Valley spin-acoustic resonance in MoS${\bf _2}$ monolayers

The band structure of a monolayer MoS$_2$ comprises of spin-split subbands, owing to the mutual presence of broken inversion symmetry and strong spin-orbit coupling. In the conduction band, spin-valley coupled subbands cross each other at finite momenta, and they are valley-degenerate. When exposed to surface acoustic waves, the emerging strain-induced effective magnetic field can give rise to spin-flip transitions between the spin-split subbands in the vicinity of subbands crossing point, resulting in the emergence of a spin-acoustic resonance and the acoustoelectric current. An external magnetic field breaks the valley degeneracy resulting in the valley-selective splitting of spin-acoustic resonances both in surface acoustic wave absorption and acoustoelectric current.

Acoustoelectric effect in two-dimensional Dirac materials exposed to Rayleigh surface acoustic waves

We study the acoustoelectric effect in two-dimensional materials like transition metal dichalcogenide monolayers located on a non-piezoelectric substrate and exposed to the Rayleigh surface acoustic waves. We investigate the behavior of the Hall component of the electric current density which appears due to the trigonal warping of the valleys in k-space. We calculate the spectrum of the current density and study its dependence on the electron effective lifetime and density in the sample. We distinguish between the drift and diffusive components of the current and show, which components turn out predominant. Furthermore, we compare the effect of the Rayleigh and Bluestein-Gulyaev acoustic waves, which appear if the sample is located on a piezoelectric substrate.

Acoustomagnetoelectric effect in two-dimensional materials: Geometric resonances and Weiss oscillations

We study electron transport in two-dimensional materials with parabolic and linear (graphene) dispersions of the carriers in the presence of surface acoustic waves and an external magnetic field using semiclassical Boltzmann equations approach. We observe an oscillatory behavior of both the longitudinal and Hall electric currents as functions of the surface acoustic wave frequency at a fixed magnetic field and as functions of the inverse magnetic field at a fixed frequency of the acoustic wave. We explain the former by the phenomenon of geometric resonances, while we relate the latter to the Weiss-like oscillations in the presence of the dynamic superlattice created by the acoustic wave. Thus we demonstrate the dual nature of the acoustomagnetoelectric effect in two-dimensional electron gas.

Valley Acoustoelectric Effect

We report on novel valley acoustoelectric effect, which can arise in a 2D material, like a transition metal dichalcogenide monolayer, residing on a piezoelectric substrate. The essence of this effect lies in the emergence of a drag electric current (and a spin current) due to a propagating surface acoustic wave. This current consists of three contributions, one independent of the valley index and proportional to the acoustic wave vector, the other arising due to the trigonal warping of the electron dispersion, and the third one is due to the Berry phase, which Bloch electrons acquire traveling along the crystal. As a result, there appear components of the current orthogonal to the acoustic wave vector. Further, we build an angular pattern, encompassing nontrivial topological properties of the acoustoelectric current, and suggest a way to run and measure the conventional diffusive, warping, and acoustoelectric valley Hall currents independently. We develop a theory, which opens a way to manipulate valley transport by acoustic methods, expanding the applicability of valleytronic effects on acoustoelectronic devices.

Selective optical manipulation of the spin state of a single magnetic impurity in a semiconductor quantum dot

We consider the optical properties of a single magnetic impurity in a self-assembled quantum dot. We show that using the resonant pumping one can address and manipulate selectively individual spin states of a magnetic impurity. The mechanisms of resonant optical polarization of a single impurity in a quantum dot involve anisotropic exchange interactions and are different to those in diluted semiconductors. A Mn impurity can act as qubit. The limiting factors for the qubit manipulation are the electron-hole exchange interaction and finite temperature.

Spin-dependent transport of electrons in the presence of smooth lateral barrier and spin-orbit interaction

We describe theoretically the process of multi-beam reflection in a two-dimensional electron system with a lateral potential barrier. Due to spin-orbital interaction, the reflection process leads to the formation of three beams with different spin polarizations. The efficiency of spin conversion can become small for smooth lateral barriers. Nevertheless, we demonstrate that the spin-conversion effect remains strong for realistic lithographical potentials and spin-orbit interactions in etched lateral nano-structures. The system with a lateral barrier suggests useful applications as a spin-filtering device. The expected quasi-classical adiabatic behavior without spin conversion is found in the system with a very strong spin-orbit interaction. We also consider the quasi-classical motion of electrons in a system with boundaries in a magnetic field and two magnetic focusing geometries.

Kondo-excitons and Auger processes in self-assembled quantum dots

We describe theoretically novel excitons in self-assembled quantum dots interacting with a two-dimensional electron gas in the wetting layer. In the presence of the Fermi sea, the optical lines become strongly voltage-dependent. If the electron spin is nonzero, the width of optical lines is given by k_BT_K, where T_K is Kondo temperature. If the spin is zero, the exciton couples with the continuum due to Auger-like processes. This leads to anticrossings in a magnetic field. Some of the described phenomena are observed in recent experiments.

Quantum wires and dots driven by intense surface acoustic waves and the quantum attenuation of sound in an electron plasma

We develop a quantum theory of the nonlinear interaction between intense surface acoustic waves and electrons of a quantum well in the regime of moving quantum wires and dots. The quantum nonlinear interaction qualitatively differs from the classical one. In a system of electron wires driven by an acoustic wave the sound attenuation strongly decreases with increasing the sound intensity. However, even in the quantum limit the sound attenuation in the electron system remains nonzero due to residual scattering by impurities in the lowest subband. In the case of electron dots formed by two waves moving in the perpendicular directions, the calculated dissipation vanishes at high sound intensity because of the fully quantized spectrum. Besides, moving quantum dots can be formed by a single acoustic wave propagating along a system of etched quantum wires. We show that the quantum regime of the attenuation can exist in high-mobility GaAs quantum wells where the heating can not destroy the quantum state.

Magneto-optical properties of charged excitons in quantum dots

We present both experimental and theoretical results on the influence of a magnetic field on excitons in semiconductor quantum dots. We find a pronounced difference between the strong and weak confinement regimes. For weak confinement, the excitonic diamagnetic shift is strongly dependent on surplus charge, corresponding to a reversal in sign of the conventional diamagnetic shift for neutral excitons. In this limit, we argue that the optical properties of excitons with two or more extra electrons are fundamentally different to those of the neutral exciton and trion.

Magnetoexcitons in quantum-ring structures: a novel magnetic interference effect

A novel magnetic interference effect is proposed for a neutral, but polarizable exciton in a quantum ring with a finite width. The magnetic interference effect originates from the nonzero dipole moment in the exciton. The ground state of exciton acquires a nonzero angular momentum with increasing normal magnetic field. This leads to the suppression of the photoluminescence in defined windows of the magnetic field.

Excitons in quantum-ring structures in a magnetic field: Optical properties and persistent currents

We study theoretically the magnetic field effect on a neutral, but polarizable exciton confined in quantum-ring structures. For excitons with a nonzero dipole moment, a novel magnetic interference effect occurs: The ground state of an exciton confined in a finite-width quantum ring possesses a nonzero angular momentum with increasing normal magnetic field. This effect is accompanied by a suppression of the photoluminescence in well-defined magnetic-field intervals. The magnetic interference effect is calculated for type-II quantum dots and quantum rings.

Nonlinear acousto-electric transport in a two-dimensional electron system

We study both theoretically and experimentally the nonlinear interaction between an intense surface acoustic wave and a two-dimensional electron plasma in semiconductor-piezocrystal hybrid structures. The experiments on hybrid systems exhibit strongly nonlinear acousto-electric effects. The plasma turns into moving electron stripes, the acousto-electric current reaches its maximum, and the sound absorption strongly decreases. To describe the nonlinear phenomena, we develop a coupled-amplitude method for a two-dimensional system in the strongly nonlinear regime of interaction. At low electron densities the absorption coefficient decreases with increasing sound intensity, whereas at high electron density the absorption coefficient is not a monotonous function of the sound intensity. High-harmonic generation coefficients as a function of the sound intensity have a nontrivial behavior. Theory and experiment are found to be in a good agreement.
