20 ps Non-Destructive Read and 1 ns Write Operations at <5 V in Ferroelectric HfO2/ZrO2 Non-Volatile Memories

Achieving low-voltage, nanosecond multi-level programming and non-destructive read-out of ferroelectric non-volatile memories (NVM) is critical for analog in-memory computing architectures relying on ferroelectric capacitive devices (FeCap). We integrate HfO2/ZrO2 ferroelectric nanolayers concurrently in the BEOL of CMOS and on SiO2/Si, achieving nanosecond multilevel switching with programming voltages below 5 V. Partial ferroelectric switching enhances FeCap endurance above 1011 cycles, leading to MemCapacitance (MC) states with non-destructive read-out and 10-year retention. However, experiments reveal the collapse of the MC window for read frequencies above 1 MHz. To overcome this speed limit, we introduce a novel, non-destructive readout methodology. Using electrical pulses with widths down to 20 ps, below the RC time constant of the FeCaps, we enable measurement of the polarization-dependent leakage current, providing ultrafast and non-destructive read operations at only 14 fJ.

Explicit demonstration of the equivalence between DFT+U and the Hartree-Fock limit of DFT+DMFT

Several methods have been developed to improve the predictions of density functional theory (DFT) in the case of strongly correlated electron systems. Out of these approaches, DFT+$U$, which corresponds to a static treatment of the local interaction, and DFT combined with dynamical mean field theory (DFT+DMFT), which considers local fluctuations, have both proven incredibly valuable in tackling the description of materials with strong local electron-electron interactions. While it is in principle known that the Hartree-Fock (HF) limit of the DFT+DMFT approach should recover DFT+$U$, demonstrating this equivalence in practice is challenging, due to the very different ways in which the two approaches are generally implemented. In this work, we introduce a way to perform DFT+$U$ calculations in Quantum ESPRESSO using Wannier functions as calculated by Wannier90, which allows us to use the same Hubbard projector functions both in DFT+$U$ and in DFT+DMFT. We benchmark these DFT+$U$ calculations against DFT+DMFT calculations where the DMFT impurity problem is solved within the HF approximation. Considering a number of prototypical materials including NiO, MnO, LaMnO$_3$, and LuNiO$_3$, we establish the sameness of the two approaches. Finally, we showcase the versatility of our approach by going beyond the commonly used atomic orbital-like projectors by performing DFT+$U$ calculations for VO$_2$ using a special set of bond-centered Wannier functions.

Emergence of a potential charge disproportionated insulating state in SrCrO$_{3}$

We use a combination of density functional theory (DFT) and dynamical mean-field theory (DMFT) to investigate the potential emergence of a charge-disproportionated insulating phase in SrCrO$_{3}$, whereby the Cr cations disproportionate according to $3\text{Cr}^{4+} \rightarrow 2\text{Cr}^{3+} + \text{Cr}^{6+}$ and arrange in ordered planes perpendicular to the cubic [111] direction. We show that the charge disproportionation couples to a structural distortion where the oxygen octahedra around the nominal Cr$^{6+}$ sites contract, while the octahedra surrounding the Cr$^{3+}$ sites expand and distort. Our results indicate that the charge-disproportionated phase can be stabilized for realistic values of the Hubbard $U$ and Hund's $J$ parameters, but this requires a scaling of the DFT+DMFT double counting correction by at least 35%. The disproportionated state can also be stabilized in DFT+U calculations for a specific magnetic configuration with antiparallel magnetic moments on adjacent Cr$^{3+}$ sites and no magnetic moment on the Cr$^{6+}$ sites. While this phase is higher in energy than other magnetic states that can arise in SrCrO$_{3}$, the presence of an energy minimum suggests that the charge disproportionated state represents a metastable state of SrCrO$_{3}$.

Influence of Orbital Angular Momentum of light on Random Spin-split modes in Disordered Anisotropic Optical media

Spin orbit interaction of light in a disordered anisotropic medium is known to yield spin split modes in the momentum domain because of the random spatial gradient of the geometric phase of light. Here, we have studied the statistics of such spin split modes for beams carrying intrinsic orbital angular momentum through the quantification of momentum domain entropy and investigated its dependence on various beam parameters. The influence of the spatial structure of the beam and the phase vortex on the statistics of the spin split modes were separately investigated using input Laguerre-Gaussian and Perfect Vortex beams passing through disordered anisotropic medium with controlled input disorder parameter, which was realized by modulating the pixels of a liquid crystal-based spatial light modulator. The results of systematic investigations on the impact of beam waist, spot size and topological charge of the vortex beam shows that the influence of the spot size on the emergence of the random spin split modes is much more significant as compared to the other beam parameters.

Weak value amplification using spectral interference of Fano resonance

The extraordinary concept of weak value amplification and a number of other seemingly counter-intuitive wave phenomena are manifestations of fine interference effects. Taking example of one such intriguing wave interference phenomenon, namely, optical Fano resonance, we show that weak value amplification naturally arises in such scenario due to near destructive spectral interference between a continuum mode and a narrow resonance mode which mimics the corresponding near destructive interference between the eigenstates of the measuring observable as a consequence of nearly mutually orthogonal pre and post selections of the system states. In order to elucidate this, we first experimentally demonstrate a weak measurement concept that uses near destructive interference of two paths of an interferometer having slightly rotated linear polarization states of light. By generating nearly destructive interference between the two paths with small amplitude and phase offsets of the waves, we observe both real and imaginary (respectively) weak value amplification of the small polarization rotation leading to large rotation of the polarization vector orientation and dramatic changes in the circular polarization descriptor 4th Stokes vector element of light, respectively. We go on to demonstrate that the giant enhancement of small Faraday rotation in the vicinity of the Fano spectral dip in waveguided magneto-plasmonic crystal is a manifestation of such natural interferometric weak value amplification.
