Purcell enhanced electroluminescence of a unipolar light emitting quantum device at 10 micron

Efficient generation of radiation in the mid- and far- infrared relies primarily on lasers and coherent nonlinear optical phenomena driven by lasers. This wavelength range lacks of luminescent devices because the spontaneous emission rate becomes much longer than the nonradiative energy relaxation processes and therefore emitters have to count on stimulated emission produced by linear or non-linear optical gain. However, spontaneous emission is not a fundamental property of the emitter. By engineering metamaterials composed of arrays of nano-emitters into microcavities coupled to patch antennas, we have demonstrated mid-infrared electroluminescent devices emitting a collimated beam with excellent spatial properties and a factor 100 increase in the collected power, compared to standard devices. Our results illustrate that by reshaping the photonic environment around emitting dipoles, as in the Purcell effect, it is possible to enhance the spontaneous emission and conceive efficient optoelectronic light emitting devices that operate close to the thermodynamical equilibrium as LEDs in the visible range.

Heterodyne coherent detection of phase modulation in a mid-infrared unipolar device

Phase modulation is demonstrated in a quantum Stark effect modulator designed to operate in the mid-infrared at wavelength around 10 $\mu$m. Both phase and amplitude modulation are simultaneously resolved through the measurement of the heterodyne signal arising from the beating of a quantum cascade laser with a highly stabilized frequency comb. The highest measured phase shift is more than 5 degrees with an associated intensity modulation of 5%. The experimental results are in full agreement with our model in which the complex susceptibility is precisely described considering the linear voltage dependent Stark shift of the optical resonance.

Direct polariton-to-electron tunneling in quantum cascade detectors operating in the strong light-matter coupling regime

We demonstrate mid-infrared quantum cascade detectors (QCD) operating in the strong light-matter coupling regime. They operate around $\lambda = 10~\mu m$ with a minimum Rabi splitting of 9.3 meV. A simple model based on the usual description of transport in QCDs does not reproduce the polaritonic features in the photo-current spectra. On the contrary, a more refined approach, based on the semi-classical coupled modes theory, is capable to reproduce both optical and electrical spectra with excellent agreement. By correlating absorption/photo-response with the simulations, we demonstrate that - in this system - resonant tunneling from the polaritonic states is the main extraction mechanism. The dark intersubband states are not involved in the process, contrary to what happens in electrically injected polaritonic emitters.
