Dual Operation of Gate-All-Around Silicon Nanowires at Cryogenic Temperatures: FET and Quantum Dot

As CMOS structures are envisioned to host silicon spin qubits, and for co-integrating quantum systems with their classical control blocks, the cryogenic behaviour of such structures need to be investigated. In this paper we characterize the electrical properties of Gate-All-Around (GAA) n-MOSFETs Si nanowires (NWs) from room temperature down to 1.7 K. We demonstrate that those devices can operate both as transistor and host quantum dots at cryogenic temperature. In the classical regime of the transistor we show improved performances of the devices and in the quantum regime we show systematic quantum dots formation in GAA devices.

Ultrasound evidence for a two-component superconducting order parameter in Sr$_2$RuO$_4$

The quasi-2D metal Sr$_2$RuO$_4$ is one of the best characterized unconventional superconductors, yet the nature of its superconducting order parameter is still highly debated. This information is crucial to determine the pairing mechanism of Cooper pairs. Here we use ultrasound velocity to probe the superconducting state of Sr$_2$RuO$_4$. This thermodynamic probe is symmetry-sensitive and can help to identify the superconducting order symmetry. Indeed, we observe a sharp jump in the shear elastic constant $c_{66}$ as the temperature is raised across the superconducting transition at $T_c$. This directly implies that the superconducting order parameter is of a two-component nature. Based on symmetry argument and given the other known properties of Sr$_2$RuO$_4$, we discuss what states are compatible with this requirement and propose that the two-component order parameter, namely $\lbrace d_{xz}; d_{yz} \rbrace$, is the most likely candidate.

Competing charge density waves probed by non-linear transport and noise in the second and third Landau levels

Charge density waves (CDW) in the second and third Landau levels (LL) are investigated by both non-linear electronic transport and noise. The use of a Corbino geometry ensures that only bulk properties are probed, with no contribution from edge states. Sliding transport of CDWs is revealed by narrow band noise in re-entrant quantum Hall states R2a and R2c of the second LL as well as in pinned CDWs of the third LL. Competition between various phases - stripe, pinned CDW or fractional quantum Hall liquid - in both LL are clearly revealed by combining noise data with maps of conductivity versus magnetic field and bias voltage.

Evidence from Tunneling Spectroscopy for a Quasi-One Dimensional Origin of Superconductivity in Sr2RuO4

To establish the mechanism of unconventional superconductivity in Sr$_2$RUO$_4$, a prerequisite is direct information concerning the momentum-space structure of the energy gaps $Δ_i(k)$, and in particular whether the pairing strength is stronger ("dominant") on the quasi-1D ($α$ and $β$) or on the quasi-2D ($γ$) Fermi surfaces. We present scanning tunneling microscopy (STM) measurements of the density-of-states spectra in the superconducting state of Sr$_2$RuO$_4$ for $0.1 T_C<T<T_C$, and analyze them, along with published thermodynamic data, using a simple phenomenological model. We show that our observation of a single superconducting gap scale with maximum value $2Δ\approx 5 T_C$ along with a spectral shape indicative of line nodes is consistent, within a weak-coupling model, with magnetically mediated odd-parity superconductivity generated by dominant, near-nodal Cooper pairing on the $α$ and $β$ bands.

Quasi-particle interference and superconducting gap in a high-temperature superconductor Ca2-xNaxCuO2Cl2

High-transition-temperature (high-Tc) superconductivity is ubiquitous in the cuprates containing CuO2 planes but each cuprate has its own character. The study of the material dependence of the d-wave superconducting gap (SG) should provide important insights into the mechanism of high-Tc. However, because of the 'pseudogap' phenomenon, it is often unclear whether the energy gaps observed by spectroscopic techniques really represent the SG. Here, we report spectroscopic imaging scanning tunneling microscopy (SI-STM) studies of nearly-optimally-doped Ca2-xNaxCuO2Cl2 (Na-CCOC) with Tc = 25 ~ 28 K. They enable us to observe the quasi-particle interference (QPI) effect in this material, through which unambiguous new information on the SG is obtained. The analysis of QPI in Na-CCOC reveals that the SG dispersion near the gap node is almost identical to that of Bi2Sr2CaCu2Oy (Bi2212) at the same doping level, while Tc of Bi2212 is 3 times higher than that of Na-CCOC. We also find that SG in Na-CCOC is confined in narrower energy and momentum ranges than Bi2212. This explains at least in part the remarkable material dependence of Tc

An Intrinsic Bond-Centered Electronic Glass with Unidirectional Domains in Underdoped Cuprates

Removing electrons from the CuO2 plane of cuprates alters the electronic correlations sufficiently to produce high-temperature superconductivity. Associated with these changes are spectral weight transfers from the high energy states of the insulator to low energies. In theory, these should be detectable as an imbalance between the tunneling rate for electron injection and extraction - a tunneling asymmetry. We introduce atomic-resolution tunneling-asymmetry imaging, finding virtually identical phenomena in two lightly hole-doped cuprates: Ca1.88Na0.12CuO2Cl2 and Bi2Sr2Dy0.2Ca0.8Cu2O8+d. Intense spatial variations in tunneling asymmetry occur primarily at the planar oxygen sites; their spatial arrangement forms a Cu-O-Cu bond centered electronic pattern without long range order but with 4a0-wide unidirectional electronic domains dispersed throughout (a0: the Cu-O-Cu distance). The emerging picture is then of a partial hole-localization within an intrinsic electronic glass evolving, at higher hole-densities, into complete delocalization and highest temperature superconductivity.

mK-STM Studies of the Temperature- and Field-dependence of the Quasiparticle Spectrum of Sr2RuO4

Atomic-resolution scanning tunneling spectroscopy is used to study the spectrum of quasiparticle states in superconducting Sr2RuO4. The measured temperature dependence of the quasiparticle spectrum is consistent with a multi-band superconducting order parameter with one band exhibiting a line of nodes, if a constant density of states offset can be ascribed to a surface effect. In magnetic fields $H direction of the RuO2 lattice, is detected by spectroscopic imaging. Each vortex exhibits one flux quantum and a strong zero-bias conductance peak.

A `checkerboard' electronic crystal state in lightly hole-doped Ca_{2-x}Na_{x}CuO_{2}Cl_{2}

The phase diagram of hole-doped copper oxides shows four different electronic phases existing at zero temperature. Familiar among these are the Mott insulator, high-transition-temperature superconductor and metallic phases. A fourth phase, ofunknown identity, occurs at light doping along the zero-temperature bound of the `pseudogap' regime. This regime is rich in peculiar electronic phenomena, prompting numerous proposals that it contains some form of hidden electronic order. Here we present low-temperature electronic structure imaging studies of a lightly hole-doped copper oxide: Ca_{2-x}Na_{x}CuO_{2}Cl_{2}. Tunnelling spectroscopy (at energies |E|>100 meV) reveals electron extraction probabilities greatly exceeding those for injection, as anticipated for a doped Mott insulator. However, for |E|<100 meV, the spectrum exhibits a V-shaped energy gap centred on E=0. States within this gap undergo intense spatial modulations, with the spatial correlations of a four CuO_{2}-unit-cell square checkerboard, independent of energy. Intricate atomic-scale electronic structure variations also exist within the checkerboard. These data are consistent with an unanticipated crystalline electronic state, possibly the hidden electronic order, existing in the zero-temperature pseudogap regime of Ca_{2-x}Na_{x}CuO_{2}Cl_{2}.

Field-Induced Thermal Metal-to-Insulator Transition in Underdoped LSCO

The transport of heat and charge in cuprates was measured in single crystals of La_{2-x}Sr_xCuO_{4+δ} (LSCO) across the doping phase diagram at low temperatures. In underdoped LSCO, the thermal conductivity is found to decrease with increasing magnetic field in the T goes to 0 limit, in striking contrast to the increase observed in all superconductors, including cuprates at higher doping. In heavily underdoped LSCO, where superconductivity can be entirely suppressed with an applied field, we show that a novel thermal metal-to-insulator transition takes place upon going from the superconducting state to the field-induced normal state.

Doping dependence of superconducting gap in YBa_2Cu_3O_y from universal heat transport

Thermal transport in the T -> 0 limit was measured as a function of doping in high-quality single crystals of the cuprate superconductor YBa_2Cu_3O_y. The residual linear term kappa_0/T is found to decrease as one moves from the overdoped regime towards the Mott insulator region of the phase diagram. The doping dependence of the low-energy quasiparticle gap extracted from kappa_0/T is seen to scale closely with that of the pseudogap, arguing against a non-superconducting origin for the pseudogap. The presence of a linear term for all dopings is evidence against the existence of a quantum phase transition to an order parameter with a complex (ix) component.

Thermal Conductivity across the Phase Diagram of Cuprates: Low-Energy Quasiparticles and Doping Dependence of the Superconducting Gap

Heat transport in the cuprate superconductors YBa$_2$Cu$_3$O$_{y}$ and La$_{2-x}$Sr$_x$CuO$_4$ was measured at low temperatures as a function of doping. A residual linear term kappa_{0}/T is observed throughout the superconducting region and it decreases steadily as the Mott insulator is approached from the overdoped regime. The low-energy quasiparticle gap extracted from kappa_{0}/T is seen to scale closely with the pseudogap. The ubiquitous presence of nodes and the tracking of the pseudogap shows that the overall gap remains of the pure d-wave form throughout the phase diagram, which excludes the possibility of a complex component (ix) appearing at a putative quantum phase transition and argues against a non-superconducting origin to the pseudogap. A comparison with superfluid density measurements reveals that the quasiparticle effective charge is weakly dependent on doping and close to unity.

Highly Anisotropic Gap Function in Borocarbide Superconductor LuNi_2B_2C

The thermal conductivity of borocarbide superconductor LuNi_2B_2C was measured down to 70 mK (T_c/200) in a magnetic field perpendicular to the heat current from H = 0 to above H_c2 = 7 T. As soon as vortices enter the sample, the conduction at T -> 0 grows rapidly, showing unambiguously that delocalized quasiparticles are present at the lowest energies. The field dependence is very similar to that of UPt_3, a heavy-fermion superconductor with a line of nodes in the gap, and very different from the exponential dependence characteristic of s-wave superconductors. This is strong evidence for a highly anisotropic gap function in LuNi_2B_2C, possibly with nodes.

Elastic Tensor of Sr$_2$RuO$_4$

The six independent elastic constants of Sr$_2$RuO$_4$ were determined using resonant ultrasound spectroscopy on a high-quality single-crystal specimen. The constants are in excellent agreement with those obtained from pulse-echo experiments performed on a sample cut from the same ingot. A calculation of the Debye temperature using the measured constants agrees well with values obtained from both specific heat and Mössbauer measurements.

Ultrasound Attenuation in Sr$_2$RuO$_4$: an Angle-Resolved Study of the Superconducting Gap Function

We present a study of the electronic ultrasound attenuation $α$ in the unconventional superconductor Sr$_2$RuO$_4$ . The power law behavior of $α$ at temperatures down to $T_c/30$ clearly indicates the presence of nodes in the gap. In the normal state, we find an enormous anisotropy of $α$ in the basal plane of the tetragonal structure. In the superconducting state, the temperature dependence of $α$ also exhibits significant anisotropy. We discuss these results in relation to possible gap functions.

Delocalized quasiparticles throughout the vortex state in s-wave superconductor LuNi_2B_2C

Quasiparticle transport in the vortex state of an s-wave superconductor at T -> 0 was investigated by measuring the thermal conductivity of LuNi_2B_2C down to 70 mK in a magnetic field perpendicular to the heat current. In zero field, there is no electronic conduction, as expected for a superconducting gap without nodes. However, as soon as vortices enter the sample quasiparticles are seen to conduct remarkably well, even better than they would in a typical d-wave superconductor. This is in stark conflict with the widely held view that quasiparticle states in s-wave superconductors just above H_{c1} should be localized and bound to the vortex core.
