Composition-Driven Tunable Optical and Electrical Properties in Van der Waals Ferroelectric NbOI2-xClx Alloys

Layered niobium oxide dihalides NbOX2 (X = I, Cl), as a new family of Van der Waals (vdW) ferroelectrics, have attracted extensive attention, while achieving non-volatile modulation of their optical and electrical properties remains challenging, thereby limiting their integration into next-generation nanoelectronics and optoelectronics. Here, we report the controlled fabrication of highly crystalline NbOI2-xClx vdW alloys with composition-driven tunable optical and electrical properties via a chemical vapor transport method. Comprehensive experimental characterization combined with first-principles calculation shows that the crystal lattices, phonon modes, and band structures of NbOI2-xClx can be well tailored, which are distributed between NbOI2 and NbOCl2. Both the amplitude and polarization of second harmonic generation optical signal in NbOI2-xClx exhibit pronounced compositional dependence, offering optical evidence for tunable in-plane ferroelectric characteristic. Moreover, field-effect transistors based on NbOI2-xClx display robust n-type semiconducting behavior, with threshold voltage and carrier mobility precisely modulated through adjustment of I/Cl molar ratio. Furthermore, 2D NbOI2-xClx photodetectors across all compositions exhibit exceptional gate-tunable current on/off ratio and strong polarization-sensitive photo-response. This study thus provides a new vdW ferroelectric material platform with tunable optical and electrical properties, paving the path for its implementation in modern nanophotonics and nanoelectronics.

A Field-Weighted model for Surface Layer Characterization using Single Channel Intensity Interrogation SPR

To address the difficulty of characterizing the surface layer rigorously, especially the thickness and refractive index (RI) in surface plasmon resonance (SPR) technology, we propose a field-weighted analysis method. This approach enables simultaneous quantitative determination of RI for the bulk solution and the surface layer. This study utilizes the aluminum-based Kretschmann structure with the intensity interrogation technique. We construct the field-weighted model governed by the evanescent field penetration depth to decompose the SPR reflected intensity into the bulk and surface responses. Experiments are conducted using bovine serum albumin (BSA) solution to form a surface adsorbed protein layer, and different concentrations of BSA are tested. Results show that the separated surface response fits well with the Langmuir formula, representing a significant improvement over the untreated SPR signal. The bulk and surface responses are then incorporated into the field-weighted model to determine the RI values of the bulk BSA solution and the surface adsorbed BSA layer at various concentrations. The experimental results of BSA solution match the Abbe refractometer measurements with a maximum error 0.0004 in RI, while the results of the adsorbed BSA layer, both the RI and thickness, aligned well with reported parameters for a single BSA layer. This method eliminates the stage rotation in the common angular interrogation SPR technique and complicated optical design and nano-fabrication in the nano-optics sensing schemes, making it suitable for compact, low-cost SPR platforms for practical applications needing surface layer characterization.

Observation of Intrinsic and LED Light-Enhanced Memristor Performance in In-Plane Ferroelectric NbOI2

Two-dimensional (2D) layered ferroelectrics, as an emerging area of research, have attracted extensive attention, while memristors based on new 2D ferroelectric materials have yet to be fully explored, thereby limiting their applications in modern nanoelectronics. In this work, we report the observation of intrinsic memristive behavior in a newly discovered 2D in-plane ferroelectric material, NbOI2, and the giant enhancement of the memristive performance using LED visible light. The results show that NbOI2 exhibits intrinsically strong memristive response with a current on/off ratio of up to 10^4 and stable switching cycles, which is independent of back-gate voltage. Under LED visible light illumination, the current on/off ratio in NbOI2 is over one order of magnitude higher than that without light, meanwhile, the coercive field is significantly reduced to less than 1.22 kVcm-1, much lower than other 2D ferroelectric material-based memristors. Interestingly, both the intrinsic and the light-enhanced resistive switching phenomena only occur along the in-plane b-axis direction, indicating that the memristive behavior in NbOI2 is driven by electric field-induced and optical field-enhanced ferroelectric polarization switching mechanisms, as evidenced by a combined orientation-dependent electrical/optoelectrical measurement and sweep cycle-induced structural evolution analysis. Our study not only provides a materials strategy based on new 2D ferroelectrics for designing memristor applications, but also offers a simple optical method to enhance its performance, paving the path for its implementation in novel nanoelectronics and optoelectronics.

Space-confined solid-phase growth of two-domain 1T'-ReSe2 for tunable optoelectronics

Two-dimensional layered ReX2 (X = Se, S) has attracted researcher's great interest due to its unusual in-plane anisotropic optical and electrical properties and great potential in polarization-sensitive optoelectronic devices, while the clean, energy-saving, and ecological synthesis of highly-crystalline ReSe2 with controlled domains remains challenging yet promising. Here, we develop a novel space-confined solid-phase approach for the growth of high-quality two-domain 1T'-ReSe2 with tunable optoelectronic properties by using pure Re powder film as Re precursor. The results show that ReSe2 can be grown at a temperature as low as 550 oC in a small-tube-assisted space-confined reactor, with its size and shape well-tailored via temperature control. A solid-phase two-domain ReSe2 growth mechanism is proposed, as evidenced by combining in-situ optical monitoring, ex-situ electron microscope and elemental mapping, and polarized optical imaging. Moreover, we have fabricated two-domain ReSe2 transistors, which exhibit switchable transport behavior between n-type and ambipolar character via grain boundary orientation control. This modulation phenomenon is attributed to the different doping levels between the grain boundary and the single domain. Furthermore, the as-fabricated two-domain ReSe2 photodetectors exhibit a highly gate-tunable current on-off ratio (with a maximum value of ~8.2x10^3), a polarization-sensitive photo-response, and a high-speed response time (~300 us), exceeding most of the previously reported ReX2 photodetectors. Our work thus provides a new, low-consumption, energy-saving growth strategy toward high-quality, domain-controlled ReX2 for highly tunable and high-performance optoelectronics.

High-Accuracy Prediction of Metal-Insulator-Metal Metasurface with Deep Learning

Deep learning prediction of electromagnetic software calculation results has been a widely discussed issue in recent years. But the prediction accuracy was still one of the challenges to be solved. In this work, we proposed that the ResNets-10 model was used for predicting plasmonic metasurface S11 parameters. The two-stage training was performed by the k-fold cross-validation and small learning rate. After the training was completed, the prediction loss for aluminum, gold, and silver metal-insulator-metal metasurfaces was -48.45, -46.47, and -35.54, respectively. Due to the ultralow error value, the proposed network can replace the traditional electromagnetic computing method for calculation within a certain structural range. Besides, this network can finish the training process less than 1,100 epochs. This means that the network training process can effectively lower the design process time. The ResNets-10 model we proposed can also be used to design meta-diffractive devices and biosensors, thereby reducing the time required for the calculation process. The ultralow error of the network indicates that this work contributes to the development of future artificial intelligence electromagnetic computing software.

Selective surface modification and layer thinning of MoS2 via ultraviolet light irradiation in ionic solution

The electrical and optoelectronic properties of transition-metal dichalcogenides (TMDs), such as MoS2, are highly dependent on carrier doping and layer thickness. The ability to selectively control these two critical characteristics is of great importance to develop TMD-based multifunctional device applications, which remains challenging. Here, we report a strategy for controllable surface modification and layer thinning of MoS2 via ultraviolet (UV) light irradiation in a silver ionic solution environment. The results show that by adjusting UV irradiation time, nanostructured silver ultrathin films (~2.9 nm) are uniformly deposited on monolayer MoS2 and can lead to controllable p-type doping effect, while the thickness of MoS2 from few-layer to bulk crystals could be thinned down to the atomic monolayer limit. Both silver nanostructure deposition and layer thinning process have been evidenced to initiate from the edges of MoS2, and independent of the edge type, thus revealing a unique UV light-assisted defect-induced surface modification and layer thinning mechanism. Overall, this study provides a new methodology for selective control of doping and layer thickness in TMDs, paving the way for developing novel 2D nanoelectronics and integrated optoelectronics.

Tunable photochemical deposition of silver nanostructures on layered ferroelectric CuInP$_2$S6

2D layered ferroelectric materials such as CuInP$_2$S6 (CIPS) are promising candidates for novel and high-performance photocatalysts, owning to their ultrathin layer thickness, strong interlayer coupling, and intrinsic spontaneous polarization, while how to control the photocatalytic activity in layered CIPS remains unexplored. In this work, we report for the first time the photocatalytic activity of ferroelectric CIPS for the chemical deposition of silver nanostructures (AgNSs). The results show that the shape and spatial distribution of AgNSs on CIPS are tunable by controlling layer thickness, environmental temperature, and light wavelength. The ferroelectric polarization in CIPS plays a critical role in tunable AgNS photodeposition, as evidenced by layer thickness and temperature dependence experiments. We further reveal that AgNS photodeposition process starts from the active site creation, selective nanoparticle nucleation/aggregation, to the continuous film formation. Moreover, AgNS/CIPS heterostructures prepared by photodeposition exhibit excellent resistance switching behavior and good surface enhancement Raman Scattering activity. Our findings provide new insight into the photocatalytic activity of layered ferroelectrics and offer a new material platform for advanced functional device applications in smart memristors and enhanced chemical sensors.
