Impact of Surface Treatment on Noise in PL-Measurements of Silicon Vacancies in 4H-SiC Lateral pin-Diodes

Silicon vacancies ($V_\mathrm{Si}$) in 4H-SiC are promising candidates for quantum technologies due to their long spin coherence times and integrability into mature semiconductor platforms. However, conventional CMOS-compatible processing introduces significant photoluminescence noise from passivation layers and crystal damage, degrading color center coherence and excitation linewidths. This work evaluates strategies to minimize such background noise. Thermally grown oxides with nitrogen monoxide annealing provide excellent low-noise passivation, remaining stable during subsequent $600\,^{\circ}\mathrm{C}$ thermal treatments. Furthermore, combining reactive ion etching with atomic layer etching eliminates ion-induced surface damage. Into lateral pin-diodes, used for stark shift and photoluminescent excitation linewidth tuning, a selectively etched optical window is integrated. These devices show ideal electrical properties -- blocking up to $150\,\mathrm{V}$ with leakage current below $10\,\mathrm{pA}/\mu\mathrm{m}$ -- while significantly enhancing the $V_\mathrm{Si}$ environment. Single emitters in these pin-diodes show an increased signal-to-noise ratio of 15 for near-surface and of 50 for deeper emitters on both c-plane and a-plane wafers.

Inference of highly time-resolved melt pool visual characteristics and spatially-dependent lack-of-fusion defects in laser powder bed fusion using acoustic and thermal emission data

With a growing demand for high-quality fabrication, the interest in real-time process and defect monitoring of laser powder bed fusion (LPBF) has increased, leading manufacturers to incorporate a variety of online sensing methods including acoustic sensing, photodiode sensing, and high-speed imaging. However, real-time acquisition of high-resolution melt pool images in particular remains computationally demanding in practice due to the high variability of melt pool morphologies and the limitation of data caching and transfer, making it challenging to detect the local lack-of-fusion (LOF) defect occurrences. In this work, we propose a new acoustic and thermal information-based monitoring method that can robustly infer critical LPBF melt pool morphological features in image forms and detect spatially-dependent LOF defects within a short period. We utilize wavelet scalogram matrices of acoustic and photodiode clip data to identify and predict highly time-resolved (within a 1.0 ms window) visual melt pool characteristics via a well-trained data-driven pipeline. With merely the acoustic and photodiode-collected thermal emission data as the input, the proposed pipeline enables data-driven inference and tracking of highly variable melt pool visual characteristics with $R^2=0.8$. We subsequently validate our proposed approach to infer local LOF defects between two adjacent scanlines, showing that our proposed approach can outperform our selected baseline theoretical model based on previous literature. Revealing the physical correlation between airborne acoustic emission, thermal emission, and melt pool morphology, our work demonstrates the feasibility of creating an efficient and cost-effective acoustic- and thermal-based approach to facilitate online visual melt pool characterization and LOF defect detection.

Nanofabricated and integrated colour centres in silicon carbide with high-coherence spin-optical properties

Optically addressable spin defects in silicon carbide (SiC) are an emerging platform for quantum information processing. Lending themselves to modern semiconductor nanofabrication, they promise scalable high-efficiency spin-photon interfaces. We demonstrate here nanoscale fabrication of silicon vacancy centres (VSi) in 4H-SiC without deterioration of their intrinsic spin-optical properties. In particular, we show nearly transform limited photon emission and record spin coherence times for single defects generated via ion implantation and in triangular cross section waveguides. For the latter, we show further controlled operations on nearby nuclear spin qubits, which is crucial for fault-tolerant quantum information distribution based on cavity quantum electrodynamics.
