Stimulated scattering and lasing of intersubband cavity polaritons

We present a microscopic theory describing the stimulated scattering of intersubband polariton excitations in a microcavity-embedded two-dimensional electron gas. In particular, we consider the polariton scattering induced by the spontaneous emission of optical phonons. Our theory demonstrates the possibility of final-state stimulation for the scattering of such composite excitations, accounting for the deviations from perfect bosonicity occurring at high excitation densities. By using realistic parameters for a GaAs semiconductor system, we predict how to achieve a quantum degenerate regime, leading to ultralow threshold lasing without population inversion.

Quantum model of microcavity intersubband electroluminescent devices

We present a quantum theoretical analysis of the electroluminescence from an intersubband transition of a quantum well structure embedded in a planar microcavity. By using a cluster factorization method, we have derived a closed set of dynamical equations for the quantum well carrier and cavity photon occupation numbers, the correlation between the cavity field and the intersubband polarization, as well as polarization-polarization contributions. In order to model the electrical excitation, we have considered electron population tunneling from an injector and into an extractor contact. The tunneling rates have been obtained by considering the bare electronic states in the quantum well and the limit of validity of this approximation (broad-band injection) are discussed in detail. We apply the present quantum model to provide a comprehensive description of the electronic transport and optical properties of an intersubband microcavity light emitting diode, accounting for non-radiative carrier relaxation and Pauli blocking. We study the enhancement of the electroluminescence quantum efficiency passing from the weak to the strong polariton coupling regime.

Optical properties of atomic Mott insulators: from slow light to dynamical Casimir effects

We theoretically study the optical properties of a gas of ultracold, coherently dressed three-level atoms in a Mott insulator phase of an optical lattice. The vacuum state, the band dispersion and the absorption spectrum of the polariton field can be controlled in real time by varying the amplitude and the frequency of the dressing beam. In the weak dressing regime, the system shows unique ultra-slow light propagation properties without absorption. In the presence of a fast time modulation of the dressing amplitude, we predict a significant emission of photon pairs by parametric amplification of the polaritonic zero-point fluctuations. Quantitative considerations on the experimental observability of such a dynamical Casimir effect are presented for the most promising atomic species and level schemes.

Electrically injected cavity polaritons

We have realised a semiconductor quantum structure that produces electroluminescence while operating in the light-matter strong coupling regime. The mid-infrared light emitting device is composed of a quantum cascade structure embedded in a planar microcavity, based on the GaAs/AlGaAs material system. At zero bias, the structure is characterised using reflectivity measurements which show, up to room temperature, a wide polariton anticrossing between an intersubband transition and the resonant cavity photon mode. Under electrical injection the spectral features of the emitted light change drastically, as electrons are resonantly injected in a reduced part of the polariton branches. Our experiment demonstrates that electrons can be selectively injected into polariton states up to room temperature.

Quantum Monte Carlo study of ring-shaped polariton parametric luminescence in a semiconductor microcavity

We present a quantum Monte Carlo study of the quantum correlations in the parametric luminescence from semiconductor microcavities in the strong exciton-photon coupling regime. As already demonstrated in recent experiments, a ring-shaped emission is obtained by applying two identical pump beams with opposite in-plane wavevectors, providing symmetrical signal and idler beams with opposite in-plane wavevectors on the ring. We study the squeezing of the signal-idler difference noise across the parametric instability threshold, accounting for the radiative and non-radiative losses, multiple scattering and static disorder. We compare the results of the complete multimode Monte Carlo simulations with a simplified linearized quantum Langevin analytical model.

Photovoltaic Probe of Cavity Polaritons in a Quantum Cascade Structure

The strong coupling between an intersubband excitation in a quantum cascade structure and a photonic mode of a planar microcavity has been detected by angle-resolved photovoltaic measurements. A typical anticrossing behavior, with a vacuum-field Rabi splitting of 16 meV at 78K, has been measured, for an intersubband transition at 163 meV. These results show that the strong coupling regime between photons and intersubband excitations can be engineered in a quantum cascade opto-electronic device. They also demonstrate the possibility to perform angle-resolved mid-infrared photodetection and to develop active devices based on intersubband cavity polaritons.

Quantum vacuum radiation spectra from a semiconductor microcavity with a time-modulated vacuum Rabi frequency

We develop a general theory of the quantum vacuum radiation generated by an arbitrary time-modulation of the vacuum Rabi frequency for an intersubband transition of a doped quantum well system embedded in a semiconductor planar microcavity. Both non-radiative and radiative losses are included within an input-output quantum Langevin framework. The intensity and the main spectral signatures of the extra-cavity emission are characterized as a function of the amplitude and the frequency of the vacuum modulation. A significant amount of photon pairs, which can largely exceed the black-body radiation in the mid and far infrared, is shown to be produced with realistic parameters. For a large amplitude resonant modulation, a parametric oscillation regime can be also achieved.

Many-body physics of a quantum fluid of exciton-polaritons in a semiconductor microcavity

Some recent results concerning nonlinear optics in semiconductor microcavities are reviewed from the point of view of the many-body physics of an interacting photon gas. Analogies with systems of cold atoms at thermal equilibrium are drawn, and the peculiar behaviours due to the non-equilibrium regime pointed out. The richness of the predicted behaviours shows the potentialities of optical systems for the study of the physics of quantum fluids.

Input-output theory of cavities in the ultra-strong coupling regime: the case of a time-independent vacuum Rabi frequency

We present a full quantum theory for the dissipative dynamics of an optical cavity in the ultra-strong light-matter coupling regime, in which the vacuum Rabi frequency is comparable to the electronic transition frequency and the anti-resonant terms of the light-matter coupling play an important role. In particular, our model can be applied to the case of intersubband transitions in doped semiconductor quantum wells embedded in a microcavity. The coupling of the intracavity photonic mode and of the electronic polarization to the external, frequency-dependent, dissipation baths is taken into account by means of quantum Langevin equations in the input-output formalism. Observable spectra (reflection, absorption, transmission and electroluminescence) are calculated analytically in the case of a time-independent vacuum Rabi frequency.

Polariton quantum blockade in a photonic dot

We investigate the quantum nonlinear dynamics of a resonantly excited photonic quantum dot embedding a quantum well in the strong exciton-photon coupling regime. Within a master equation approach, we study the polariton quantum blockade and the generation of single photon states due to polariton-polariton interactions as a function of the photonic dot geometry, spectral linewidths and energy detuning between quantum well exciton and confined photon mode. The second order coherence function $g^{(2)}(t,t')$ is calculated for both continuous wave and pulsed excitations.

Quantum vacuum properties of the intersubband cavity polariton field

We present a quantum description of a planar microcavity photon mode strongly coupled to a semiconductor intersubband transition in presence of a two-dimensional electron gas. We show that, in this kind of system, the vacuum Rabi frequency $Ω\_R$ can be a significant fraction of the intersubband transition frequency $ω\_{12}$. This regime of ultra-strong light-matter coupling is enhanced for long wavelength transitions, because for a given doping density, effective mass and number of quantum wells, the ratio $Ω\_R/ω\_{12}$ increases as the square root of the intersubband emission wavelength. We characterize the quantum properties of the ground state (a two-mode squeezed vacuum), which can be tuned {\it in-situ} by changing the value of $Ω\_R$, e.g., through an electrostatic gate. We finally point out how the tunability of the polariton quantum vacuum can be exploited to generate correlated photon pairs out of the vacuum via quantum electrodynamics phenomena reminiscent of the dynamic Casimir effect.

Spontaneous microcavity-polariton coherence across the parametric threshold: Quantum Monte Carlo studies

We investigate the appearance of spontaneous coherence in the parametric emission from planar semiconductor microcavities in the strong coupling regime. Calculations are performed by means of a Quantum Monte Carlo technique based on the Wigner representation of the coupled exciton and cavity-photon fields. The numerical results are interpreted in terms of a non-equilibrium phase transition occurring at the parametric oscillation threshold: below the threshold, the signal emission is incoherent, and both the first and the second-order coherence functions have a finite correlation length which becomes macroscopic as the threshold is approached. Above the threshold, the emission is instead phase-coherent over the whole two-dimensional sample and intensity fluctuations are suppressed. Similar calculations for quasi-one-dimensional microcavities show that in this case the phase-coherence of the signal emission has a finite extension even above the threshold, while intensity fluctuations are suppressed.

Quantum fluid effects and parametric instabilities in microcavities

We present a description of the non-equilibrium properties of a microcavity polariton fluid, injected by a nearly-resonant continuous wave pump laser. In the first part, we point out the interplay between the peculiar dispersion of the Bogolubov-like polariton excitations and the onset of polariton parametric instabilities. We show how collective excitation spectra having no counterpart in equilibrium systems can be observed by tuning the excitation angle and frequency. In the second part, we explain the impact of these collective excitations on the in-plane propagation of the polariton fluid. We show that the resonant Rayleigh scattering induced by artificial or natural defects is a very sensitive tool to show fascinating effects such as polariton superfluidity or polariton Cherenkov effect. We present a comprehensive set of predicted far-field and near-field images for the resonant Rayleigh scattering emission.

Probing microcavity polariton superfluidity through resonant Rayleigh scattering

We investigate the two-dimensional motion of polaritons injected into a planar microcavity by a continuous wave optical pump in presence of a static perturbation, e.g. a point defect. By finding the stationary solutions of the nonlinear mean-field equations (away from any parametric instability), we show how the spectrum of the polariton Bogoliubov-like excitations reflects onto the shape and intensity of the resonant Rayleigh scattering emission pattern in both momentum and real space. We find a superfluid regime in the sense of the Landau criterion, in which the Rayleigh scattering ring in momentum space collapses as well as its normalized intensity. More generally, we show how collective excitation spectra having no analog in equilibrium systems can be observed by tuning the excitation angle and frequency. Predictions with realistic semiconductor microcavity parameters are given.

Screening by composite charged particles: the case of quantum well trions

We study the screening of an external potential produced by a two-dimensional gas of charged excitons (trions). We determine the contribution to the dielectric function induced by these composite charged particles within a random phase approximation. In mixtures of free electrons and trions, the trion response is found dominant. In the long wave-length limit, trions behave as point charges with mass equal to the sum of the three particle components. For finite wave-vectors, we show how the dielectric response is sensitive to the composite nature of trions and the internal degrees of freedom. Predictions are presented for the screening of a Coulomb potential, the scattering by charged impurities and the properties of trionic plasmons.

Branch-entangled polariton pairs in planar microcavities and photonic wires

A scheme is proposed for the generation of branch-entangled pairs of microcavity polaritons through spontaneous inter-branch parametric scattering. Branch-entanglement is achievable when there are two twin processes, where the role of signal and idler can be exchanged between two different polariton branches. Branch-entanglement of polariton pairs can lead to the emission of frequency-entangled photon pairs out of the microcavity. In planar microcavities, the necessary phase-matching conditions are fulfilled for pumping of the upper polariton branch at an arbitrary in-plane wave-vector. The important role of nonlinear losses due to pair scattering into high-momentum exciton states is evaluated. The results show that the lack of protection of the pump polaritons in the upper branch is critical. In photonic wires, branch-entanglement of one-dimensional polaritons is achievable when the pump excites a lower polariton sub-branch at normal incidence, providing protection from the exciton reservoir.
