Improved operating voltage in InGaN-capped AlGaN-based DUV LEDs on bulk AlN substrates

Better wall plug efficiency of deep-ultraviolet light emitting diodes (DUV-LEDs) requires simultaneous low resistivity p-type and n-type contacts, which is a challenging problem. In this study, the co-optimization of p-InGaN and n- AlGaN contacts for DUV LEDs are investigated. We find that using a thin 7%InGaN cap is effective in achieving ohmic p-contacts with specific contact resistivity of 3.10x10^{-5} Ohm.cm^2. Upon monolithic integration of p- and n- contacts for DUV LEDs, we find that the high temperature annealing of 800C required for the formation of low resistance contacts to n-AlGaN severely degrades the p-InGaN layer, thereby reducing the hole concentration and increasing the specific contact resistivity to 9.72x10^{-4} Ohm.cm^2. Depositing a SiO2 cap by plasma-enhanced atomic layer deposition (PE-ALD) prior to high temperature n-contact annealing restores the low p-contact resistivity, enabling simultaneous low-resistance p- and n-contacts. DUV-LEDs emitting at 268 nm fabricated with the SiO2 capping technique exhibit a 3.5 V reduction in operating voltage at a current level of 400 A/cm^2 and a decrease in differential ON-resistance from 6.4 mOhm.cm^2 to 4.5 mOhm.cm^2. This study highlights a scalable route to high-performance, high-Al-content bipolar AlGaN devices.

Measurement of Spin-Polarized Photoemission from Wurtzite and Zinc-Blende Gallium Nitride Photocathodes

Spin-polarized photoemission from wurtzite and zinc-blende gallium nitride (GaN) photocathodes has been observed and measured for the first time. The p-doped GaN photocathodes were epitaxially grown and activated to negative electron affinity (NEA) with a cesium monolayer deposited on their surfaces. A field-retarding Mott polarimeter was used to measure the spin-polarization of electrons photoemitted from the top of the valence band. A spectral scan with a tunable optical parametric amplifier (OPA) constructed to provide low-bandwidth light revealed peak spin polarizations of 17% and 29% in the wurtzite and zinc-blende photocathodes, respectively. Zinc-blende GaN results are analyzed with a spin-polarization model accounting for experimental parameters used in the measurements, while possible mechanisms influencing the obtained spin polarization values of wurtzite GaN are discussed.

Accumulation and removal of Si impurities on $\beta-Ga_2O_3$ arising from ambient air exposure

Here we report that the source of Si impurities commonly observed on (010) $\beta-Ga_2O_3$ is from exposure of the surface to air. Moreover, we find that a 15 minute HF (49%) treatment reduces the Si density by approximately 1 order of magnitude on (010) $\beta-Ga_2O_3$ surfaces. This reduction in Si is critical for the elimination of the often observed parasitic conducting channel, which negatively affects transport properties and lateral transistor performance. After the HF treatment the sample must be immediately put under vacuum, for the Si fully returns within 10 minutes of additional air exposure. Lastly, we demonstrate that performing a 30 minute HF (49%) treatment on the substrate before growth has no deleterious effect on the structure or on the epitaxy surface after subsequent $Ga_2O_3$ growth.

Measurement of the Multi-Neutron $\bar{\nu}_{\mu}$ Charged Current Differential Cross Section at Low Available Energy on Hydrocarbon

Neutron production in antineutrino interactions can lead to bias in energy reconstruction in neutrino oscillation experiments, but these interactions have rarely been studied. MINERvA previously studied neutron production at an average antineutrino energy of ~3 GeV in 2016 and found deficiencies in leading models. In this paper, the MINERvA 6 GeV average antineutrino energy data set is shown to have similar disagreements. A measurement of the cross section for an antineutrino to produce two or more neutrons and have low visible energy is presented as an experiment-independent way to explore neutron production modeling. This cross section disagrees with several leading models' predictions. Neutron modeling techniques from nuclear physics are used to quantify neutron detection uncertainties on this result.

FerroHEMTs: High-Current and High-Speed All-Epitaxial AlScN/GaN Ferroelectric Transistors

We report the first observation of ferroelectric gating in AlScN barrier wide-bandgap nitride transistors. These FerroHEMT devices realized by direct epitaxial growth represent a new class of ferroelectric transistors in which the semiconductor is itself polar, and the crystalline ferroelectric barrier is lattice-matched to the substrate. The FerroHEMTs reported here use the thinnest nitride high K and ferroelectric barriers to date to deliver the highest on currents at 4 A/mm, and highest speed AlScN transistors with fmax larger than 150 GHz observed in any ferroelectric transistor. The FerroHEMTs exhibit hysteretic Id Vgs loops with subthreshold slopes below the Boltzmann limit. A control AlN barrier HEMT exhibits neither hysteretic, nor sub Boltzmann behavior. While these results introduce the first epitaxial high K and ferroelectric barrier technology to RF and mm wave electronics, they are also of interest as a new material platform for combining memory and logic functionalities in digital electronics.

Growth of $\alpha-Ga_2O_3$ on $Al_2O_3$ by conventional molecular-beam epitaxy and metal-oxide-catalyzed epitaxy

We report the growth of $\alpha-Ga_2O_3$ on $m$-plane $Al_2O_3$ by conventional plasma-assisted molecular-beam epitaxy (MBE) and In-mediated metal-oxide-catalyzed epitaxy (MOCATAXY). We report a growth-rate-diagram for $\alpha-Ga_2O_3$ (10-10), and observe (i) a growth rate increase, (ii) an expanded growth window, and (iii) reduced out-of-lane mosaic spread when MOCATAXY is employed for the growth of $\alpha-Ga_2O_3$. Through the use of In-mediated catalysis, growth rates over $0.2\,\mu\text{m}\,\text{hr}^{-1}$ and rocking curves with full width at half maxima of $\Delta\omega \approx 0.45^{\circ}$ are achieved. Faceting is observed along the $\alpha-Ga_2O_3$ film surface and is explored through scanning transmission electron microscopy.

Simultaneous measurement of muon neutrino quasielastic-like cross sections on CH, C, water, Fe, and Pb as a function of muon kinematics at MINERvA

This paper presents the first simultaneous measurement of the quasielastic-like neutrino-nucleus cross sections on C, water, Fe, Pb and scintillator (hydrocarbon or CH) as a function of longitudinal and transverse muon momentum. The ratio of cross sections per nucleon between Pb and CH is always above unity and has a characteristic shape as a function of transverse muon momentum that evolves slowly as a function of longitudinal muon momentum. The ratio is constant versus longitudinal momentum within uncertainties above a longitudinal momentum of 4.5GeV/c. The cross section ratios to CH for C, water, and Fe remain roughly constant with increasing longitudinal momentum, and the ratios between water or C to CH do not have any significant deviation from unity. Both the overall cross section level and the shape for Pb and Fe as a function of transverse muon momentum are not reproduced by current neutrino event generators. These measurements provide a direct test of nuclear effects in quasielastic-like interactions, which are major contributors to long-baseline neutrino oscillation data samples.

High-Statistics Measurement of Antineutrino Quasielastic-like scattering at $E_\nu \sim$ 6~GeV on a Hydrocarbon Target

We present measurements of the cross section for anti-neutrino charged-current quasielastic-like scattering on hydrocarbon using the medium energy (ME) NuMI wide-band neutrino beam peaking at $ \sim 6$ GeV. The cross section measurements are presented as a function of the longitudinal momentum ($p_{||}$) and transverse momentum ($p_{T}$) of the final state muon. This work complements our previously reported high statistics measurement in the neutrino channel and extends the previous anti-neutrino measurement made in the low energy (LE) beam at neutrino energy($ $) $\sim$ 3.5 GeV to $p_{T}$ of 2.5 GeV/c. Current theoretical models do not completely describe the data in this previously unexplored high $p_{T}$ region. The single differential cross section as a function of four momentum transfer ($Q^{2}_{QE}$) now extends to 4 GeV$^2$ with high statistics. The cross section as a function of $Q^{2}_{QE}$ shows that the tuned simulations developed by the MINERvA collaboration that agreed well with the low energy beam measurements do not agree as well with the medium energy beam measurements. Newer neutrino interaction models such as the GENIE 3 tunes are better able to simulate the high $Q^{2}_{QE}$.

Neutrino-induced coherent $\pi^{+}$ production in C, CH, Fe and Pb at $\langle E_{\nu}\rangle \sim 6$ GeV

MINERvA has measured the $\nu_{\mu}$-induced coherent $\pi^{+}$ cross section simultaneously in hydrocarbon (CH), graphite (C), iron (Fe) and lead (Pb) targets using neutrinos from 2 to 20 GeV. The measurements exceed the predictions of the Rein-Sehgal and Berger-Sehgal PCAC based models at multi-GeV $\nu_{\mu}$ energies and at produced $\pi^{+}$ energies and angles, $E_{\pi}>1$ GeV and $\theta_{\pi}<10^{\circ}$. Measurements of the cross-section ratios of Fe and Pb relative to CH reveal the effective $A$-scaling to increase from an approximate $A^{1/3}$ scaling at few GeV to an $A^{2/3}$ scaling for $E_{\nu}>10$ GeV.

Simultaneous measurement of muon neutrino $\nu_\mu$ charged-current single $\pi^+$ production in CH, C, H$_2$O, Fe, and Pb targets in MINERvA

Neutrino-induced charged-current single $\pi^+$ production in the $\Delta(1232)$ resonance region is of considerable interest to accelerator-based neutrino oscillation experiments. In this work, high statistics differential cross sections are reported for the semi-exclusive reaction $\nu_\mu A \to \mu^- \pi^+ +$ nucleon(s) on scintillator, carbon, water, iron, and lead targets recorded by MINERvA using a wide-band $\nu_\mu$ beam with $\left< E_\nu \right> \approx 6$~GeV. Suppression of the cross section at low $Q^2$ and enhancement of low $T_\pi$ are observed in both light and heavy nuclear targets compared to phenomenological models used in current neutrino interaction generators. The cross-section ratios for iron and lead compared to CH across the kinematic variables probed are 0.8 and 0.5 respectively, a scaling which is also not predicted by current generators.

Improved constraint on the MINERvA medium energy neutrino flux using $\bar{\nu}e^{-} \!\rightarrow \bar{\nu}e^{-}$ data

Processes with precisely known cross sections, like neutrino electron elastic scattering ($\nu e^{-} \!\rightarrow \nu e^{-}$) and inverse muon decay ($\nu_\mu e^{-} \!\rightarrow \mu^{-} \nu_e$) have been used by MINERvA to constrain the uncertainty on the NuMI neutrino beam flux. This work presents a new measurement of neutrino elastic scattering with electrons using the medium energy \numubar enhanced NuMI beam. A sample of 578 events after background subtraction is used in combination with the previous measurement on the \numu beam and the inverse muon decay measurement to reduce the uncertainty on the \numu flux in the \numu-enhanced beam from 7.6\% to 3.3\% and the \numubar flux in the \numubar-enhanced beam from 7.8\% to 4.7\%.

Neutral pion reconstruction using machine learning in the MINERvA experiment at $\langle E_ν\rangle \sim 6$ GeV

This paper presents a novel neutral-pion reconstruction that takes advantage of the machine learning technique of semantic segmentation using MINERvA data collected between 2013-2017, with an average neutrino energy of $6$ GeV. Semantic segmentation improves the purity of neutral pion reconstruction from two gammas from 71\% to 89\% and improves the efficiency of the reconstruction by approximately 40\%. We demonstrate our method in a charged current neutral pion production analysis where a single neutral pion is reconstructed. This technique is applicable to modern tracking calorimeters, such as the new generation of liquid-argon time projection chambers, exposed to neutrino beams with $\langle E_ν\rangle$ between 1-10 GeV. In such experiments it can facilitate the identification of ionization hits which are associated with electromagnetic showers, thereby enabling improved reconstruction of charged-current $ν_e$ events arising from $ν_μ \rightarrow ν_{e}$ appearance.

Simultaneous measurement of proton and lepton kinematics in quasielastic-like $\nu_{\mu}$-hydrocarbon interactions from 2 to 20 GeV

Neutrino charged-current quasielastic-like scattering, a reaction category extensively used in neutrino oscillation measurements, probes nuclear effects that govern neutrino-nucleus interactions. This Letter reports the first measurement of the triple-differential cross section for $\nu_{\mu}$ quasielastic-like reactions using the hydrocarbon medium of the MINERvA detector exposed to a wide-band beam spanning 2 $\leq$ E$_\nu \leq$ 20 GeV. The measurement maps the correlations among transverse and longitudinal muon momenta and summed proton kinetic energies, and compares them to predictions from a state-of-art simulation. Discrepancies are observed that likely reflect shortfalls with modeling of pion and nucleon intranuclear scattering and/or spectator nucleon ejection from struck nuclei. The separate determination of leptonic and hadronic variables can inform experimental approaches to neutrino-energy estimation.

Constraint of the MINERvA Medium Energy Neutrino Flux using Neutrino-Electron Elastic Scattering

Elastic neutrino scattering on electrons is a precisely-known purely leptonic process that provides a standard candle for measuring neutrino flux in conventional neutrino beams. Using a total sample of 810 neutino-electron scatters after background subtraction, the measurement reduces the normalization uncertainty on the muon neutrino NuMI flux between 2 and 20 GeV from 7.5% to 3.9%. This is the most precise measurement of neutrino-electron scattering to date, will reduce uncertainties on MINERvA's absolute cross section measurements, and demonstrates a technique that can be used in future neutrino beams such as LBNF.

Vertex finding in neutrino-nucleus interaction: A Model Architecture Comparison

We compare different neural network architectures for Machine Learning (ML) algorithms designed to identify the neutrino interaction vertex position in the MINERvA detector. The architectures developed and optimized by hand are compared with the architectures developed in an automated way using the package "Multi-node Evolutionary Neural Networks for Deep Learning" (MENNDL), developed at Oak Ridge National Laboratory (ORNL). The two architectures resulted in a similar performance which suggests that the systematics associated with the optimized network architecture are small. Furthermore, we find that while the domain expert hand-tuned network was the best performer, the differences were negligible and the auto-generated networks performed well. There is always a trade-off between human, and computer resources for network optimization and this work suggests that automated optimization, assuming resources are available, provides a compelling way to save significant expert time.

Constraining the NuMI neutrino flux using inverse muon decay reactions in MINERvA

Inverse muon decay, $ν_μe^-\toμ^-ν_e$, is a reaction whose cross-section can be predicted with very small uncertainties. It has a neutrino energy threshold of $\approx 11$ GeV and can be used to constrain the high-energy part of the flux in the NuMI neutrino beam. This reaction is the dominant source of events which only contain high-energy muons nearly parallel to the direction of the neutrino beam. We have isolated a sample of hundreds of such events in neutrino and anti-neutrino enhanced beams, and have constrained the predicted high-energy flux.

Exploring Neutrino-Nucleus Interactions in the GeV Regime using MINERvA

With the advance of particle accelerator and detector technologies, the neutrino physics landscape is rapidly expanding. As neutrino oscillation experiments enter the intensity and precision frontiers, neutrino-nucleus interaction measurements are providing crucial input. MINERvA is an experiment at Fermilab dedicated to the study of neutrino-nucleus interactions in the regime of incident neutrino energies from one to few GeV. The experiment recorded neutrino and antineutrino scattering data with the NuMI beamline from 2009 to 2019 using the Low-Energy and Medium-Energy beams that peak at 3 GeV and 6 GeV, respectively. This article reviews the broad spectrum of interesting nuclear and particle physics that MINERvA investigations have illuminated. The newfound, detailed knowledge of neutrino interactions with nuclear targets thereby obtained is proving essential to continued progress in the neutrino physics sector.
