Generation and detection of mode-locked spin coherence in (In,Ga)As/GaAs quantum dots by laser pulses of long duration

Using optical pulses of variable duration up to 80 ps, we report on spin coherence initialization and its subsequent detection in n-type singly-charged quantum dots, subject to a transverse magnetic field, by pump-probe techniques. We demonstrate experimentally and theoretically that the spin coherence generation and readout efficiencies are determined by the ratio of laser pulse duration to spin precession period: An increasing magnetic field suppresses the spin coherence signals for a fixed duration of pump and/or probe pulses, and this suppression occurs for smaller fields the longer the pulse duration is. The reason for suppression is the varying spin orientation due to precession during pulse action.

Optical orientation of Mn^2+ ions in GaAs

We report on optical orientation of Mn^2+ in bulk GaAs under application of weak longitudinal magnetic field (B <= 100 mT). The manganese spin polarization of 25% is directly evaluated using spin flip Raman scattering spectroscopy. The dynamical polarization of Mn^2+ occurs due to s-d exchange interaction with optically oriented conduction band electrons. Time-resolved photoluminescence uncovers nontrivial electron spin dynamics where the oriented Mn^2+ ions tend to stabilize the electron spin.

Spin polarized electric currents in semiconductor heterostructures induced by microwave radiation

We report on microwave (mw) radiation induced electric currents in (Cd,Mn)Te/(Cd,Mg)Te and InAs/(In,Ga)As quantum wells subjected to an external in-plane magnetic field. The current generation is attributed to the spin-dependent energy relaxation of electrons heated by mw radiation. The relaxation produces equal and oppositely directed electron flows in the spin-up and spin-down subbands yielding a pure spin current. The Zeeman splitting of the subbands in the magnetic field leads to the conversion of the spin flow into a spin-polarized electric current.

Effect of pump-probe detuning on the Faraday rotation and ellipticity signals of mode-locked spins in InGaAs quantum dots

We have studied the Faraday rotation and ellipticity signals in ensembles of singly-charged (In,Ga)As/GaAs quantum dots by pump-probe spectroscopy. For degenerate pump and probe we observe that the Faraday rotation signal amplitude first grows with increasing the time separation between pump and probe before a decay is observed for large temporal separations. The temporal behavior of the ellipticity signal, on the other hand, is regular: its amplitude decays with the separation. By contrast, for detuned pump and probe the Faraday rotation and ellipticty signals both exhibit similar and conventional behavior. The experimental results are well described in the frame of a recently developed microscopic theory [Phys. Rev. B 80, 104436 (2009)]. The comparison between calculations and experimental data allows us to provide insight into the spectral dependence of the electron spin precession frequencies and extract the electron g-factor dependence on energy.

Sub-nanosecond delay of light in (Cd,Zn)Te crystal

We study excitonic polariton relaxation and propagation in bulk CdZnTe using time- resolved photoluminescence and time-of-flight techniques. Propagation of picosecond optical pulses through 0.745 mm thick crystal results in time delays up to 350 ps, depending on the photon energy. Optical pulses with 150 fs duration become strongly stretched. The spectral dependence of group velocity is consistent with the dispersion of the lower excitonic polariton branch. The lifetimes of excitonic polariton in the upper and lower branches are 1.5 and 3 ns, respectively.

Coherent magnetization precession in ferromagnetic (Ga,Mn)As induced by picosecond acoustic pulses

We show that the magnetization of a thin ferromagnetic (Ga,Mn)As layer can be modulated by picosecond acoustic pulses. In this approach a picosecond strain pulse injected into the structure induces a tilt of the magnetization vector M, followed by the precession of M around its equilibrium orientation. This effect can be understood in terms of changes in magneto-crystalline anisotropy induced by the pulse. A model where only one anisotropy constant is affected by the strain pulse provides a good description of the observed time-dependent response.

Spin diffusion in the Mn2+ ion system of II-VI diluted magnetic semiconductor heterostructures

The magnetization dynamics in diluted magnetic semiconductor heterostructures based on (Zn,Mn)Se and (Cd,Mn)Te has been studied experimentally by optical methods and simulated numerically. In the samples with nonhomogeneous magnetic ion distribution this dynamics is contributed by spin-lattice relaxation and spin diffusion in the Mn spin system. The spin diffusion coefficient of 7x10^(-8) cm^2/s has been evaluated for Zn(0.99)Mn(0.01)Se from comparison of experimental and numerical results. Calculations of the giant Zeeman splitting of the exciton states and the magnetization dynamics in the ordered alloys and parabolic quantum wells fabricated by the digital growth technique show perfect agreement with the experimental data. In both structure types the spin diffusion has an essential contribution to the magnetization dynamics.

Spin dynamics of electrons and holes in InGaAs/GaAs quantum wells at milliKelvin temperatures

The carrier spin dynamics in a n-doped (In,Ga)As/GaAs quantum well has been studied by time-resolved Faraday rotation and ellipticity techniques in the temperature range down to 430 milliKelvin. These techniques give data with very different spectral dependencies, from which nonetheless consistent information on the spin dynamics can be obtained, in agreement with theoretical predictions. The mechanisms of long-lived spin coherence generation are discussed for the cases of trion and exciton resonant excitation. We demonstrate that carrier localization leads to a saturation of spin relaxation times at 45 ns for electrons below 4.5 K and at 2 ns for holes below 2.3 K. The underlying spin relaxation mechanisms are discussed.

Optical control of electron spin coherence in CdTe/(Cd,Mg)Te quantum wells

Optical control of the spin coherence of quantum well electrons by short laser pulses with circular or linear polarization is studied experimentally and theoretically. For that purpose the coherent electron spin dynamics in a n-doped CdTe/(Cd,Mg)Te quantum well structure was measured by time-resolved pump-probe Kerr rotation, using resonant excitation of the negatively charged exciton (trion) state. The amplitude and phase shifts of the electron spin beat signal in an external magnetic field, that are induced by laser control pulses, depend on the pump-control delay and polarization of the control relative to the pump pulse. Additive and non-additive contributions to pump-induced signal due to the control are isolated experimentally. These contributions can be well described in the framework of a two-level model for the optical excitation of the resident electron to the trion.

Ultrafast optical rotations of electron spins in quantum dots

Coherent manipulation of quantum bits (qubits) on time scales much shorter than the coherence time is a key prerequisite for quantum information processing. Electron spins in quantum dots (QDs) are particularly attractive for implementations of qubits. Efficient optical methods for initialization and readout of spins have been developed in recent years. Spin coherence times in the microsecond range have been demonstrated, so that spin control by picosecond optical pulses would be highly desirable. Then a large number of spin rotations could be performed while coherence is maintained. A major remaining challenge is demonstration of such rotations with high fidelity. Here we use an ensemble of QD electron spins focused into a small number of precession modes about a magnetic field by periodic optical pumping. We demonstrate ultrafast optical rotations of spins about arbitrary axes on a picosecond time scale using laser pulses as control fields.

The Knight field and the local nuclear dipole-dipole field in an (In,Ga)As quantum dot ensemble

We present a comprehensive investigation of the electron-nuclear system of negatively charged InGaAs/GaAs self-assembled quantum dots under the influence of weak external magnetic fields (up to 2 mT). We demonstrate that, in contrast to conventional semiconductor systems, these small fields have a profound influence on the electron spin dynamics, via the hyperfine interaction. Quantum dots, with their comparatively limited number of nuclei, present electron-nuclear behavior that is unique to low-dimensional systems. We show that the conventional Hanle effect used to measure electron spin relaxation times, for example, cannot be used in these systems when the spin lifetimes are long. An individual nucleus in the QD is subject to milli-Tesla effective fields, arising from the interaction with its nearest-neighbors and with the electronic Knight field. The alignment of each nucleus is influenced by application of external fields of the same magnitude. A polarized nuclear system, which may have an effective field strength of several Tesla, may easily be influenced by these milli-Tesla fields. This in turn has a dramatic effect on the electron spin dynamics, and we use this technique to gain a measure of both the dipole-dipole field and the maximum Knight field in our system, thus allowing us to estimate the maximum Overhauser field that may be generated at zero external magnetic field. We also show that one may fine-tune the angle which the Overhauser field makes with the optical axis.

Spin noise of electrons and holes in self-assembled quantum dots

We measure the frequency spectra of random spin fluctuations, or "spin noise", in ensembles of (In,Ga)As/GaAs quantum dots (QDs) at low temperatures. We employ a spin noise spectrometer based on a sensitive optical Faraday rotation magnetometer that is coupled to a digitizer and field-programmable gate array, to measure and average noise spectra from 0-1 GHz continuously in real time with sub-nanoradian/root-Hz sensitivity. Both electron and hole spin fluctuations generate distinct noise peaks, whose shift and broadening with magnetic field directly reveal their g-factors and dephasing rates within the ensemble. A large, energy-dependent anisotropy of the in-plane hole g-factor is clearly exposed, reflecting systematic variations in the average QD confinement potential.

Long-lived spin memory in Mn-doped GaAs: Time resolved study

We study the electron spin dynamics in p-type GaAs doped with magnetic Mn acceptors by means of time-resolved pump-probe and photoluminescence techniques. Measurements in transverse magnetic fields show a long spin relaxation time of 20 ns that can be uniquely related to electrons. Application of weak longitudinal magnetic fields above 100 mT extends the spin relaxation times up to microseconds which is explained by suppression of the Bir-Aronov-Pikus spin relaxation for the electron on the Mn acceptor.

Long-term Dynamics of the Electron-nuclear Spin System of a Semiconductor Quantum Dot

A quasi-classical theoretical description of polarization and relaxation of nuclear spins in a quantum dot with one resident electron is developed for arbitrary mechanisms of electron spin polarization. The dependence of the electron-nuclear spin dynamics on the correlation time $τ_c$ of electron spin precession, with frequency $Ω$, in the nuclear hyperfine field is analyzed. It is demonstrated that the highest nuclear polarization is achieved for a correlation time close to the period of electron spin precession in the nuclear field. For these and larger correlation times, the indirect hyperfine field, which acts on nuclear spins, also reaches a maximum. This maximum is of the order of the dipole-dipole magnetic field that nuclei create on each other. This value is non-zero even if the average electron polarization vanishes. It is shown that the transition from short correlation time to $Ωτ_c>1$ does not affect the general structure of the equation for nuclear spin temperature and nuclear polarization in the Knight field, but changes the values of parameters, which now become functions of $Ωτ_c$. For correlation times larger than the precession time of nuclei in the electron hyperfine field, it is found that three thermodynamic potentials ($χ$, $\bmξ$, $ς$) characterize the polarized electron-nuclear spin system. The values of these potentials are calculated assuming a sharp transition from short to long correlation times, and the relaxation mechanisms of these potentials are discussed. The relaxation of the nuclear spin potential is simulated numerically showing that high nuclear polarization decreases relaxation rate.

Spin-induced optical second harmonic generation in the centrosymmetric magnetic semiconductors EuTe and EuSe

Spectroscopy of the centrosymmetric magnetic semiconductors EuTe and EuSe reveals spin-induced optical second harmonic generation (SHG) in the band gap vicinity at 2.1-2.4eV. The magnetic field and temperature dependence demonstrates that the SHG arises from the bulk of the materials due to a novel type of nonlinear optical susceptibility caused by the magnetic dipole contribution combined with spontaneous or induced magnetization. This spin-induced susceptibility opens access to a wide class of centrosymmetric systems by harmonics generation spectroscopy.

Spin currents in diluted magnetic semiconductors (extended version)

Spin currents resulting in the zero-bias spin separation have been observed in unbiased diluted magnetic semiconductor structures (Cd,Mn)Te/(Cd,Mg)Te. The pure spin current generated due to the electron gas heating by terahertz radiation is converted into a net electric current by application of an external magnetic field. We demonstrate that polarization of the magnetic ion system enhances drastically the conversion due to the spin-dependent scattering by localized Mn(2+) ions and the giant Zeeman splitting.

Collective single mode precession of electron spins in a quantum dot ensemble

We show that the spins of all electrons, each confined in a quantum dot of an (In,Ga)As/GaAs dot ensemble, can be driven into a single mode of precession about a magnetic field. This regime is achieved by allowing only a single mode within the electron spin precession spectrum of the ensemble to be synchronized with a train of periodic optical excitation pulses. Under this condition a nuclei induced frequency focusing leads to a shift of all spin precession frequencies into the synchronized mode. The macroscopic magnetic moment of the electron spins that is created in this regime precesses without dephasing.

Time-resolved and continuous-wave optical spin pumping of semiconductor quantum wells

Experimental and theoretical studies of all-optical spin pump and probe of resident electrons in CdTe/(Cd,Mg)Te semiconductor quantum wells are reported. A two-color Hanle-MOKE technique (based on continuous-wave excitation) and time-resolved Kerr rotation in the regime of resonant spin amplification (based on pulsed excitation) provide a complementary measure of electron spin relaxation time. Influence of electron localization on long-lived spin coherence is examined by means of spectral and temperature dependencies. Various scenarios of spin polarization generation (via the trion and exciton states) are analyzed and difference between continuous-wave and pulsed excitations is considered. Effects related to inhomogeneous distribution of $g$-factor and anisotropic spin relaxation time on measured quantities are discussed.
