Experimental Progress on Layered Topological Semimetals

We review recent experimental progresses on layered topological materials, mainly focusing on transitional metal dichalcogenides with various lattice types including 1T, Td and 1T' structural phases. Their electronic quantum states are interestingly rich, and many appear to be topological nontrivial, such as Dirac/Weyl semimetallic phase in multilayers and quantum spin hall insulator phase in monolayers. The content covers recent major advances from material synthesis, basic characterizations, angle-resolved photoemission spectroscopy measurements, transport and optical responses. Following those, we outlook the exciting future possibilities enabled by the marriage of topological physics and two dimensional van der Waals layered heterostructures.

Observation of ballistic avalanche phenomena in nanoscale vertical InSe/BP heterostructures

Initiating impact ionization of avalanche breakdown essentially requires applying a high electric field in a long active region, hampering carrier-multiplication with high gain, low bias and superior noise performance. Here we report the observation of ballistic avalanche phenomena in sub-MFP scaled vertical indium selenide (InSe)/black phosphorus (BP) heterostructures. The heterojunction is engineered to avalanche photodetectors (APD) and impact ionization transistors, demonstrating ultra-sensitive mid-IR light detection (4 μm wavelength) and ultra-steep subthreshold swing, respectively. These devices show an extremely low avalanche threshold (<1 volt), excellent low noise figures and distinctive density spectral shape. Further transport measurement evidences the breakdown originals from a ballistic avalanche phenomenon, where the sub-MFP BP channel enables both electrons and holes to impact-ionize the lattice and abruptly amplify the current without scattering from the obstacles in a deterministic nature. Our results shed light on the development of advanced photodetectors and efficiently facilitating carriers on the nanoscale.

Improvement of photovoltaic efficiency by Fano coherence

We show that Fano resonance in the decay channels of a three-level system can lead to considerably absorption enhancement and emission suppression. We found that a coherence built up in the ground doublet states, with strength depending on a coupling parameter that arises from the Fano interference, can in principle lead to breaking of the detail balance between the absorption and emission processes in atomic systems.

Berry Curvature Enhanced Nonlinear Photogalvanic Response of Type-II Weyl Cone

The experimental manifestation of topological effects in bulk materials under ambient conditions, especially those with practical applications, has attracted enormous research interest. Recent discovery of Weyl semimetal provides an ideal material platform for such endeavors. The Berry curvature in a Weyl semimetal becomes singular at the Weyl node, creating an effective magnetic monopole in the k-space. A pair of Weyl nodes carry quantized effective magnetic charges with opposite signs, and therefore, opposite chirality. Although Weyl-point-related signatures such as chiral anomaly and non-closing surface Fermi arcs have been detected through transport and ARPES measurements, direct experimental evidence of the effective k-space monopole of the Weyl nodes has so far been lacking. In this work, signatures of the singular topology in a type-II Weyl semimetal TaIrTe4 is revealed in the photo responses, which are shown to be directly related to the divergence of Berry curvature. As a result of the divergence of Berry curvature at the Weyl nodes, TaIrTe4 exhibits unusually large photo responsivity of 130.2 mA/W with 4-μm excitation in an unbiased field effect transistor at room temperature arising from the third-order nonlinear optical response. The room temperature mid-IR responsivity is approaching the performance of commercial HgCdTe detector operating at low temperature, making Type-II Weyl semimetal TaIrTe4 of practical importance in terms of photo sensing and solar energy harvesting. Furthermore, the high shift photocurrent response at the Weyl cones is found to enhance the circularly polarized galvanic response from Weyl cones with opposite chirality, which opens new experimental possibilities for studying and controlling the chiral polarization of Weyl Fermions through an in-plane DC electric field in addition to the optical helicities.

Collision induced coherence in plasma and Branching Ratio in multilevel system

Our work is based on the collision-induced coherence of two decay channels along two optical transitions. The quantum interference of pumping processes creates the dark state and the more atoms are pumped in this collision-induced dark state the stronger the suppression of the spontaneous emission. The efficiency of this suppression is quantified by putting it in comparison with the spontaneous emission on the ultraviolet transition which proceeds in a regular fashion. The branching ratio of these two(visible and ultraviolet) transitions is introduced as the effective measure of the degree of the suppression of the spontaneous emission on the visible transition. Our preliminary calculations show that a significant decrease of the branching ratio with increase of electron densities is reproduced in the theory.

Barkhausen effect in the first order structural phase transition in type-II Weyl semimetal MoTe2

We report the first observation of the non-magnetic Barkhausen effect in van der Waals layered crystals, specifically, between the Td and 1T' phases in type-II Weyl semimetal MoTe2. Thinning down the MoTe2 crystal from bulk material to about 25nm results in a drastic strengthening of the hysteresis in the phase transition, with the difference in critical temperature increasing from 40K to more than 300K. The Barkhausen effect appears for thin samples and the temperature range of the Barkhausen zone grows approximately linearly with reducing sample thickness, pointing to a surface origin of the phase pinning defects. The distribution of the Barkhausen jumps shows a power law behavior, with its critical exponent α = 1.27, in good agreement with existing scaling theory. Temperature-dependent Raman spectroscopy on MoTe2 crystals of various thicknesses shows results consistent with our transport measurements.

Terahertz Probe of Photoexcited Carrier Dynamics in Dirac Semimetal Cd3As2

The relaxation dynamics of photoexcited quasiparticles of three-dimensional (3D) Dirac semimetals are vital towards their application in high performance electronic and optoelectronic devices. In this work, the relaxation dynamics of photoexcited carriers of 3D Dirac semimetal Cd3As2 are investigated by transient terahertz spectroscopy. The visible pump-THz probe spectroscopy measurement shows clear biexponential decays with two characteristic time constants. According to the pump-power and temperature dependence, these two characteristic time constants are attributed to the electron phonon coupling (1-4 ps) and anharmonic decay of hot coupled phonons to electronic uncoupled phonons (2-9 ps), respectively. An anomalous electron-optical phonon coupling reduction and a bottleneck slowing of hot optical phonons relaxation are observed with higher excitation intensities similar to that in graphene. On the other hand, the electron-optical phonon coupling can be enhanced due to the phonon frequency broadening and softening at elevated lattice temperature. Furthermore, the transient THz spectrum response is strongly modified by the phonon assisted intraband absorption of hot carriers from a pure electronic Drude model, which is evidenced by a characteristic THz absorption dip in the transient THz absorption spectrum. This absorption dip is pinned by the discrete optical phonon energy that assists the intraband transition enabled by photoexcitation of hot carriers.

Liquid phase mass production of air-stable black phosphorus/phospholipids nanocomposite with ultralow tunneling barrier

Few-layer black phosphorus (FLBP), a recently discovered two-dimensional semiconductor, has attracted substantial attention in the scientific and technical communities due to its great potential in electronic and optoelectronic applications. However, reactivity of FLBP flakes with ambient species limits its direct applications. Among various methods to passivate FLBP in ambient environment, nanocomposites mixing FLBP flakes with stable matrix may be one of the most promising approaches for industry applications. Here, we report a simple one-step procedure to mass produce air-stable FLBP/phospholipids nanocomposite in liquid phase. The resultant nanocomposite is found to have ultralow tunneling barrier for charge carriers which can be described by an Efros-Shklovskii variable range hopping mechanism. Devices made from such mass-produced FLBP/phospholipids nanocomposite show highly stable electrical conductivity and opto-electrical response in ambient conditions, indicating its promising applications in both electronic and optoelectronic applications. This method could also be generalized to the mass production of nanocomposites consisting of other air-sensitive two-dimensional materials, such as FeSe, NbSe2, WTe2, etc.

Dynamical Anisotropic Response of Black Phosphorus under Magnetic Field

Black phosphorus (BP) has emerged as a promising material candidate for next generation electronic and optoelectronic devices due to its high mobility, tunable band gap and highly anisotropic properties. In this work, polarization resolved ultrafast mid-infrared transient reflection spectroscopy measurements are performed to study the dynamical anisotropic optical properties of BP under magnetic fields up to 9 T. The relaxation dynamics of photoexcited carrier is found to be insensitive to the applied magnetic field due to the broadening of the Landau levels and large effective mass of carriers. While the anisotropic optical response of BP decreases with increasing magnetic field, its enhancement due to the excitation of hot carriers is similar to that without magnetic field. These experimental results can be well interpreted by the magneto-optical conductivity of the Landau levels of BP thin film, based on an effective k*p Hamiltonian and linear response theory. These findings suggest attractive possibilities of multi-dimensional controls of anisotropic response (AR) of BP with light, electric and magnetic field, which further introduces BP to the fantastic magnetic field sensitive applications.

Ultrafast Relaxation Dynamics of Photoexcited Dirac Fermion in The Three Dimensional Dirac Semimetal Cadmium Arsenide

Three dimensional (3D) Dirac semimetals which can be seen as 3D analogues of graphene have attracted enormous interests in research recently. In order to apply these ultrahigh-mobility materials in future electronic/optoelectronic devices, it is crucial to understand the relaxation dynamics of photoexcited carriers and their coupling with lattice. In this work, we report ultrafast transient reflection measurements of the photoexcited carrier dynamics in cadmium arsenide (Cd3As2), which is one of the most stable Dirac semimetals that have been confirmed experimentally. By using low energy probe photon of 0.3 eV, we probed the dynamics of the photoexcited carriers that are Dirac-Fermi-like approaching the Dirac point. We systematically studied the transient reflection on bulk and nanoplate samples that have different doping intensities by tuning the probe wavelength, pump power and lattice temperature, and find that the dynamical evolution of carrier distributions can be retrieved qualitatively by using a two-temperature model. This result is very similar to that of graphene, but the carrier cooling through the optical phonon couplings is slower and lasts over larger electron temperature range because the optical phonon energies in Cd3As2 are much lower than those in graphene.

Review of Ultrafast Spectroscopy Studies of Valley Carrier Dynamics in Two Dimensional Semiconducting Transition Metal Dichalcogenides

The two dimensional layered transition metal dichalcogenides provide new opportunities in future valley based information processing and also provide ideal platform to study excitonic effects. At the center of various device physics toward their possible electronic and optoelectronic applications is understanding the dynamical evolution of various many particle electronic states, especially exciton which dominates the optoelectronic response of TMDs, under the novel context of valley degree of freedom. Here, we provide a brief review of experimental advances in using helicity resolved ultrafast spectroscopy, especially ultrafast pump-probe spectroscopy, to study the dynamical evolution of valley related many particle electronic states in semiconducting monolayer transitional metal dichalcogenides.

Ultrafast Broadband Photodetectors based on Three-dimensional Dirac Semimetal Cd3As2

The efforts to pursue photo detection with extreme performance in terms of ultrafast response time, broad detection wavelength range, and high sensitivity have never been exhausted as driven by its wide range of optoelectronic and photonic applications such as optical communications, interconnects, imaging and remote sensing1. 2D Dirac semimetal graphene has shown excellent potential toward high performance photodetector with high operation speed, broadband response and efficient carrier multiplications benefiting from its linear dispersion band structure with high carrier mobility and zero bandgap2-4. As the three dimensional analogues of graphene, Dirac semimetal Cd3As2 processes all advantages of graphene as a photosensitive material but potentially has stronger interaction with light as bulk material and thus enhanced responsivity5,6, which promises great potential in improving the performance of photodetector in various aspects . In this work, we report the realization of an ultrafast broadband photodetector based on Cd3As2. The prototype metal-Cd3As2-metal photodetector exhibits a responsivity of 5.9 mA/W with response time of about 6.9 ps without any special device optimization. Broadband responses from 0.8 eV to 2.34 eV are measured with potential detection range extendable to far infrared and terahertz. Systematical studies indicate that the photo-thermoelectric effect plays important roles in photocurrent generation, similar to that in graphene. Our results suggest this emerging class of exotic quantum materials can be harnessed for photo detection with high sensitivity and high speed (~145 GHz) in challenging middle/far-infrared and THz range.

Electronic Cooling via Interlayer Coulomb Coupling in Multilayer Epitaxial Graphene

In van der Waals bonded or rotationally disordered multilayer stacks of two-dimensional (2D) materials, the electronic states remain tightly confined within individual 2D layers. As a result, electron-phonon interactions occur primarily within layers and interlayer electrical conductivities are low. In addition, strong covalent in-plane intralayer bonding combined with weak van der Waals interlayer bonding results in weak phonon-mediated thermal coupling between the layers. We demonstrate here, however, that Coulomb interactions between electrons in different layers of multilayer epitaxial graphene provide an important mechanism for interlayer thermal transport even though all electronic states are strongly confined within individual 2D layers. This effect is manifested in the relaxation dynamics of hot carriers in ultrafast time-resolved terahertz spectroscopy. We develop a theory of interlayer Coulomb coupling containing no free parameters that accounts for the experimentally observed trends in hot-carrier dynamics as temperature and the number of layers is varied.

On the quantum spin Hall gap of monolayer 1T'-WTe2

Quantum spin Hall (QSH) materials are two-dimensional systems exhibiting insulating bulk and helical edge states simultaneously. A QSH insulator processes topologically non-trivial edge states protected by time-reversal symmetry, so that electrons can propagate unscattered. Realization of such topological phases enables promising applications in spintronics, dissipationless transport and quantum computations. Presently, realization of such QSH-based devices are limited to complicated heterostructures. Monolayer 1T'-WTe2 was predicted to be semimetallic QSH materials, though with a negative band gap. The quasi-particle spectrum obtained using hybrid functional approach shows directly that the quantum spin Hall gap is positive for monolayer 1T'-WTe2. Optical measurement shows a systematic increase in the interband relaxation time with decreasing number of layers, whereas transport measurement reveals Schottcky barrier in ultrathin samples, which is absent for thicker samples. These three independent pieces of evidence indicate that monolayer 1T'-WTe2 is likely a truly 2-dimensional quantum spin Hall insulator.

On free-stream preservation in stationary grids for arbitrary linear upwind schemes

In order to improve the application maturity of high-order difference schemes, the free-stream preservation property, whose importance has been widely recognized in recent years, has been developed into a focus of study.. In past literatures, only central schemes are considered to be suitable for free-stream preservation. In this study, the methodology for arbitrary linear schemes to achieve the property is investigated. First, derivations of grid metric by Thomas, Lombard and Neier are reviewed, through which linear schemes for the metric and unsplit flux could attain the property by the proof of Vinokur and Yee firstly. In practical applications, flux splittings are usually at presence and therefore the direct use of upwind schemes seems difficult to fulfill free-stream preservation. To overcome the difficulty, two attempts are made: firstly, a central-scheme-decomposition is worked out, through which a central difference scheme is derived to approximate the first-order partial derivative in metric evaluations; secondly, treatments are proposed for flux splitting and a concrete example is presented. Through these two attempts, the linear upwind node schemes can achieve the property. For half-node or mixed type schemes, interpolations should be used to derive variables at half nodes. As a result, a directionally consistent interpolation is proposed, which is shown to be necessary in order to avoid violation of the metric identity and free-stream preservation. Two numerical problems are also tested, i.e., the free-stream and vortex preservation on wavy, largely randomized and triangular grids. Numerical results validate aforementioned theoretical outcomes; especially, simulations on the triangular grids indicate the methods discussed in this study, which are typical algorithms on structured grids, has the application potential for problems on unstructured meshes.

Dynamical Evolution of Anisotropic Response in Black Phosphorus under Ultrafast Photoexcitation

Black phosphorus has recently emerged as a promising material for high performance electronic and optoelectronic device for its high mobility, tunable mid-infrared bandgap and anisotropic electronic properties. Dynamical evolution of photo excited carriers and its induced change of transient electronic properties are critical for materials' high field performance, but remains to be explored for black phosphorus. In this work, we perform angle resolved transient reflection spectroscopy to study the dynamical evolution of anisotropic properties of black phosphorus under photo excitation. We find that the anisotropy of reflectivity is enhanced in the pump induced quasi-equilibrium state, suggesting an extraordinary enhancement of the anisotropy in dynamical conductivity in hot carrier dominated regime. These results raise enormous possibilities of creating high field, angle sensitive electronic, optoelectronic and remote sensing devices exploiting the dynamical electronic anisotropic with black phosphorus.

Ultrafast Terahertz Probe of Transient Evolution of Charged and Neutral Phase of Photoexcited Electron-hole Gas in Monolayer Semiconductor

We investigate the dynamical formation of excitons from photoexcited electron-hole plasma and its subsequent decay dynamics in monolayer MoS2 grown by chemical vapor deposition using ultrafast pump and terahertz probe spectroscopy. Different photoexcited electron-hole states are resolved based on their distinct responses to THz photon and decay lifetime. The observed transient THz transmission can be fit with two decay components: a fast component with decay lifetime of 20 ps, which is attributed to exciton life time including the exciton formation and subsequent intraexciton relaxation; a slow component with extremely long decay lifetime of several ns due to either localized exciton state or a long live dark exciton state which is uncovered for the first time. The relaxation dynamics is further verified by temperature and pump fluence dependent studies of the decay time constants.

Valley Carrier Dynamics in Monolayer Molybdenum Disulphide from Helicity Resolved Ultrafast Pump-probe Spectroscopy

We investigate the valley related carrier dynamics in monolayer MoS2 using helicity resolved non-degenerate ultrafast pump-probe spectroscopy at the vicinity of the high-symmetry K point under the temperature down to 78 K. Monolayer MoS2 shows remarkable transient reflection signals, in stark contrast to bilayer and bulk MoS2 due to the enhancement of many-body effect at reduced dimensionality. The helicity resolved ultrafast time-resolved result shows that the valley polarization is preserved for only several ps before scattering process makes it undistinguishable. We suggest that the dynamical degradation of valley polarization is attributable primarily to the exciton trapping by defect states in the exfoliated MoS2 samples. Our experiment and a tight-binding model analysis also show that the perfect valley CD selectivity is fairly robust against disorder at the K point, but quickly decays from the high-symmetry point in the momentum space in the presence of disorder.
