Extending ballistic graphene FET lumped element models to diffusive devices

In this work, a modified, lumped element graphene field effect device model is presented. The model is based on the "Top-of-the-barrier" approach which is usually valid only for ballistic graphene nanotransistors. Proper modifications are introduced to extend the model's validity so that it accurately describes both ballistic and diffusive graphene devices. The model is compared to data already presented in the literature. It is shown that a good agreement is obtained for both nano-sized and large area graphene based channels. Accurate prediction of drain current and transconductance for both cases is obtained.

Radio frequency signal detection by ballistic transport in Y-shaped graphene nanoribbons

We report on the fabrication and room temperature measurements of a high frequency electrical signal detector. The device is based on the ballistic transport in graphene to detect a high frequency signal. The observed response is linear in the considered power range (-40dBm - 0dBm) and exhibits a sensitivity as high as 10 Volts/Watt. Finally the device detected signals up to 50GHz with a maximum response at 10GHz. This device outperforms any previously reported carbon based detectors in frequency response and compares to current state of the art Schottky based detectors in dynamic range.

BCB Based Packaging for Low Actuation Voltage RF MEMS Devices

This paper outlines the issues related to RF MEMS packaging and low actuation voltage. An original approach is presented concerning the modeling of capacitive contacts using multiphysics simulation and advanced characterization. A similar approach is used concerning packaging development where multi-physics simulations are used to optimize the process. A devoted package architecture is proposed featuring very low loss at microwave range.
