Extended Infrared Photoresponse in Te-Hyperdoped Si at Room Temperature

Presently, silicon photonics requires photodetectors that are sensitive in a broad infrared range, can operate at room temperature, and are suitable for integration with the existing Si-technology process. Here, we demonstrate strong room-temperature sub-band-gap photoresponse of photodiodes based on Si hyperdoped with tellurium. The epitaxially recrystallized Te-hyperdoped Si layers are developed by ion implantation combined with pulsed-laser melting and incorporate Te-dopant concentrations several orders of magnitude above the solid solubility limit. With increasing Te concentration, the Te-hyperdoped layer changes from insulating to quasi-metallic behavior with a finite conductivity as the temperature tends to zero. The optical absorptance is found to increase monotonically with increasing Te concentration and extends well into the mid-infrared range. Temperature-dependent optoelectronic photoresponse unambiguously demonstrates that the extended infrared photoresponsivity from Te-hyperdoped Si p-n photodiodes is mediated by a Te intermediate band within the upper half of the Si band gap. This work contributes to pave the way toward establishing a Si-based broadband infrared photonic system operating at room temperature.

Slow noncollinear Coulomb scattering in the vicinity of the Dirac point in graphene

The Coulomb scattering dynamics in graphene in energetic proximity to the Dirac point is investigated by polarization resolved pump-probe spectroscopy and microscopic theory. Collinear Coulomb scattering rapidly thermalizes the carrier distribution in k-directions pointing radially away from the Dirac point. Our study reveals, however, that in almost intrinsic graphene full thermalization in all directions relying on noncollinear scattering is much slower. For low photon energies, carrier-optical-phonon processes are strongly suppressed and Coulomb mediated noncollinear scattering is remarkably slow, namely on a ps timescale. This effect is very promising for infrared and THz devices based on hot carrier effects.

Up to 40 % reduction of the GaAs band gap energy via strain engineering in core/shell nanowires

The great possibilities for strain engineering in core/shell nanowires have been explored as an alternative route to tailor the properties of binary III-V semiconductors without changing their chemical composition. In particular, we demonstrate that the GaAs core in GaAs/In(x)Ga(1-x)As or GaAs/In(x)Al(1-x)As core/shell nanowires can sustain unusually large misfit strains that would have been impossible in conventional thin-film heterostructures. The built-in strain in the core can be regulated via the composition and the thickness of the shell. Thick enough shells become almost strain-free, whereas the thin core undergoes a predominantly-hydrostatic tensile strain, which causes the reduction of the GaAs band gap energy. For the highest strain of 7 % in this work (obtained for x=0.54), a remarkable reduction of the band gap by 40 % was achieved in agreement with theoretical calculations. Such strong modulation of its electronic properties renders GaAs suitable for near-infrared nano-photonics and presumably high electron mobility nano-transistors.

Infrared nanoscopy down to liquid helium temperatures

We introduce a scattering-type scanning near-field infrared microscope (s-SNIM) for the local scale near- field sample analysis and spectroscopy from room (RT) down to liquid helium (LHe) temperatures. The extension of s-SNIM down to T = 5K is in particular crucial for low-temperature phase transitions, e.g. for the examination of superconductors, as well as low energy excitations. The LT s-SNIM performance is tested with CO2-IR excitation at T = 7K using a bare Au reference and a structured Si/SiO$_2$-sample. Furthermore, we quantify the impact of local laser heating under the s-SNIM tip apex by monitoring the light-induced ferroelectric-to-paraelectric phase transition of the skyrmion-hosting multiferroic material GaV4S8 at T$_c$ = 42K. We apply LT s-SNIM to study the spectral response of GaV$_4$S$_8$ and its lateral domain structure in the ferroelectric phase by the mid-IR to THz free-electron laser-light source FELBE at the Helmholtz-Zentrum Dresden-Rossendorf, Germany. Notably, our s-SNIM is based on a non-contact atomic force microscope(AFM), and thus can be complemented in-situ by various other AFM techniques, such as topography profiling, piezo-response force microscopy (PFM) and/or Kelvin-probe force microscopy (KPFM). The combination of these methods support the comprehensive study of the mutual interplay in the topographic, electronic and optical properties of surfaces from room temperature down to 5K.

Doubly dressed bosons - exciton-polaritons in a strong terahertz field

We demonstrate the existence of a novel quasiparticle: an exciton in a semiconductor doubly dressed with two photons of different wavelengths: near infrared cavity photon and terahertz (THz) photon, with the THz coupling strength approaching the ultra-strong coupling regime. This quasiparticle is composed of three different bosons, being a mixture of a matter-light quasiparticle. Our observations are confirmed by a detailed theoretical analysis, treating quantum mechanically all three bosonic fields. The doubly dressed quasiparticles retain the bosonic nature of their constituents, but their internal quantum structure strongly depends on the intensity of the applied terahertz field.

A versatile UHV transport and measurement chamber for neutron reflectometry under UHV conditions

We report on a versatile mini ultra-high vacuum (UHV) chamber which is designed to be used on the MAgnetic Reflectometer with high Incident Angle of the Jülich Centre for Neutron Science at Heinz Maier-Leibnitz Zentrum in Garching, Germany. Samples are prepared in the adjacent thin film laboratory by molecular beam epitaxy and moved into the compact chamber for transfer without exposure to ambient air. The chamber is based on DN 40 CF flanges and equipped with sapphire view ports, a small getter pump, and a wobble stick, which serves also as sample holder. Here, we present polarized neutron reflectivity measurements which have been performed on Co thin films at room temperature in UHV and in ambient air in a magnetic field of 200 mT and in the Q-range of 0.18 Å$^{-1}$. The results confirm that the Co film is not contaminated during the polarized neutron reflectivity measurement. Herewith it is demonstrated that the mini UHV transport chamber also works as a measurement chamber which opens new possibilities for polarized neutron measurements under UHV conditions.

Magnetic control of Coulomb scattering and terahertz transitions among excitons

Time-resolved terahertz quenching studies of the magnetoexcitonic photoluminescence from GaAs/AlGaAs quantum wells are performed. A microscopic theory is developed to analyze the experiments. Detailed experiment-theory comparisons reveal a remarkable magnetic-field controllability of the Coulomb and terahertz interactions in the excitonic system.

Systematic investigation of THz-induced excitonic Rabi splitting

Weak near-infrared and strong terahertz excitation are applied to study excitonic Rabi splitting in (GaIn)As/GaAs quantum wells. Pronounced anticrossing behavior of the split peaks is observed for different terahertz intensities and detunings relative to the intraexcitonic heavy-hole 1s-2p-transition. At intermediate to high electric fields the splitting becomes highly asymmetric and exhibits significant broadening. A fully microscopic theory is needed to explain the experimental results. Comparisons with a two-level model reveal the increasing importance of higher excitonic states at elevated excitation levels.

Observation of Coulomb-Assisted Dipole-Forbidden Intraexciton Transitions in Semiconductors

We use terahertz pulses to induce resonant transitions between the eigenstates of optically generated exciton populations in a high-quality semiconductor quantum-well sample. Monitoring the excitonic photoluminescence, we observe transient quenching of the $1s$ exciton emission, which we attribute to the terahertz-induced $1s$-to-$2p$ excitation. Simultaneously, a pronounced enhancement of the $2s$-exciton emission is observed, despite the $1s$-to-$2s$ transition being dipole forbidden. A microscopic many-body theory explains the experimental observations as a Coulomb-scattering mixing of the 2$s$ and 2$p$ states, yielding an effective terahertz transition between the 1$s$ and 2$s$ populations.

Universal phase relation between longitudinal and transverse fields observed in focused terahertz beams

We directly observe longitudinal electromagnetic fields in focused freely propagating terahertz beams of radial and linear polarization. In accordance with theory, the longitudinal fields are phase shifted by a value of pi/2 with respect to the transverse field components. This behavior is found for all frequency components of single cycle THz radiation pulses. Additionally we show that the longitudinal field of a radially polarized THz beam has a smaller spot size as compared to the transverse field of a linearly polarized beam, that is focused under the same conditions.

Magnetic correlations in spin ice Ho2-xYxTi2O7 as revealed by neutron polarization analysis

We present single-crystal neutron-diffuse-scattering measurements with polarization analysis on the spin ice Ho2-xYxTi2O7 (x = 0, 0.3, and 1). At 2 K, the spin flip scattering patterns are typical of a nearest-neighbor spin ice and the effects of Y doping are seen in the width of the pinch points. At low-T, the spin flip patterns are characteristic of a dipolar spin ice and are unaffected by Y doping. In the non-spin flip channel, we observe the signature of strong antiferromagnetic correlations at the same T as the dipolar spin ice correlations appear in the spin flip channel. These experimental observations have been well reproduced by our Monte Carlo simulations.

Hall effect in laser ablated Co_2(Mn,Fe)Si thin films

Pulsed laser deposition was employed to grow thin films of the Heusler compounds Co_2MnSi and Co_2FeSi. Epitaxial growth was realized both directly on MgO (100) and on a Cr or Fe buffer layer. Structural analysis by x-ray and electron diffraction shows for both materials the ordered L2_1 structure. Bulk magnetization was determined with a SQUID magnetometer. The values agree with the Slater-Pauling rule for half-metallic Heusler compounds. On the films grown directly on the substrate measurements of the Hall effect have been performed. The normal Hall effect is nearly temperature independent and points towards a compensated Fermi surface. The anomalous contribution is found to be dominated by skew scattering. A remarkable sign change of both normal and anomalous Hall coefficients is observed on changing the valence electron count from 29 (Mn) to 30 (Fe).

Ion beam induced modification of exchange interaction and spin-orbit coupling in the Co$_2$FeSi Heusler compound

A Co$_2$FeSi (CFS) film with L2$_1$ structure was irradiated with different fluences of 30 keV Ga$^+$ ions. Structural modifications were subsequently studied using the longitudinal (LMOKE) and quadratic (QMOKE) magneto-optical Kerr effect. Both the coercivity and the LMOKE amplitude were found to show a similar behavior upon irradiation: they are nearly constant up to ion fluences of $\approx6\times10^{15}$ ion/cm$^2$, while they decrease with further increasing fluences and finally vanish at a fluence of $\approx9\times10^{16}$ ion/cm$^2$, when the sample becomes paramagnetic. However, contrary to this behavior, the QMOKE signal nearly vanishes even for the smallest applied fluence of $3\times10^{14}$ ion/cm$^2$. We attribute this reduction of the QMOKE signal to an irradiation-induced degeneration of second or higher order spin-orbit coupling, which already happens at small fluences of 30 keV Ga$^+$ ions. On the other hand, the reduction of coercivity and LMOKE signal with high ion fluences is probably caused by a reduction of the exchange interaction within the film material.

Huge quadratic magneto-optical Kerr effect and magnetization reversal in the Co$_2$FeSi Heusler compound

Co$_2$FeSi(100) films with L2$_1$ structure deposited onto MgO(100) were studied exploiting both longitudinal (LMOKE) and quadratic (QMOKE) magneto-optical Kerr effect. The films exhibit a huge QMOKE signal with a maximum contribution of up to 30 mdeg, which is the largest QMOKE signal in reflection that has been measured thus far. This large value is a fingerprint of an exceptionally large spin-orbit coupling of second or higher order. The Co$_2$FeSi(100) films exhibit a rather large coercivity of 350 and 70 Oe for film thicknesses of 22 and 98 nm, respectively. Despite the fact that the films are epitaxial, they do not provide an angular dependence of the anisotropy and the remanence in excess of 1% and 2%, respectively.

Structural, magnetic, and transport properties of Co$_2$FeSi Heusler films

We report the deposition of thin Co$_2$FeSi films by RF magnetron sputtering. Epitaxial (100)-oriented and L2$_1$ ordered growth is observed for films grown on MgO(100) substrates. (110)-oriented films on Al$_2$O$_3$(110) show several epitaxial domains in the film plane. Investigation of the magnetic properties reveals a saturation magnetization of 5.0 $mu_B/f.u.$ at low temperatures. The temperature dependence of the resistivity $rho_{xx}(T)$ exhibits a crossover from a T^3.5 law at T<50K to a T^1.65 behaviour at elevated temperatures. $rho_{xx}(H)$ shows a small anisotropic magnetoresistive effect. A weak dependence of the normal Hall effect on the external magnetic field indicates the compensation of electron and hole like contributions at the Fermi surface.

Epitaxial film growth and magnetic properties of Co_2FeSi

We have grown thin films of the Heusler compound Co_2FeSi by RF magnetron sputtering. On (100)-oriented MgO substrates we find fully epitaxial (100)-oriented and L2_1 ordered growth. On Al_2O_3 (11-20) substrates, the film growth is (110)-oriented, and several in-plane epitaxial domains are observed. The temperature dependence of the electrical resistivity shows a power law with an exponent of 7/2 at low temperatures. Investigation of the bulk magnetic properties reveals an extrapolated saturation magnetization of 5.0 mu_B/fu at 0 K. The films on Al_2O_3 show an in-plane uniaxial anisotropy, while the epitaxial films are magnetically isotropic in the plane. Measurements of the X-ray magnetic circular dichroism of the films allowed us to determine element specific magnetic moments. Finally we have measured the spin polarization at the surface region by spin-resolved near-threshold photoemission and found it strongly reduced in contrast to the expected bulk value of 100%. Possible reasons for the reduced magnetization are discussed.

Observation of Phasons in Magnetic Shape Memory Alloy Ni2MnGa

An inelastic neutron scattering study of the lattice dynamics of the martensite phase of the ferromagnetic shape memory alloy, Ni2MnGa, reveals the presence of well-defined phasons associated with the charge density wave (CDW) resulting from Fermi surface (FS) nesting. The velocity and the temperature dependence of the phason are measured as well as the anomalous [110]-TA2 phonon.

Evidence of kaon nuclear and Coulomb potential effects on soft K+ production from nuclei

The ratio of forward K+ production on copper, silver and gold targets to that on carbon has been measured at proton beam energies between 1.5 and 2.3 GeV as a function of the kaon momentum p_K using the ANKE spectrometer at COSY-Juelich. The strong suppression in the ratios observed for p_K<200-250 MeV/c can be ascribed to a combination of Coulomb and nuclear repulsion in the K+A system. This opens a new way to investigate the interaction of K+-mesons in the nuclear medium. Our data are consistent with a K+A nuclear potential of V_K~20 MeV at low kaon momenta and normal nuclear density. Given the sensitivity of the data to the kaon potential, the current experimental precision might allow one to determine V_K to better than 3 MeV.
