Rydberg excitons in the presence of an ultralow-density electron-hole plasma

We use two-color pump-probe spectroscopy to study Rydberg excitons in Cu$_2$O in the presence of free carriers injected by above-band-gap excitation. Already at plasma densities $ρ_\text{eh}$ below one hundredth electron-hole pair per \textmu m$^{3}$, the Rydberg exciton absorption lines are bleached while their energies remain constant, until they finally disappear, starting from the highest observed principal quantum number $n_\text{max}$. As confirmed by calculations, the band gap is reduced by many-particle effects caused by free carriers scaling as $ρ_\text{eh}^{1/2}$. An exciton line looses oscillator strength when the band edge approaches the exciton energy vanishing completely at the crossing point. We quantitatively describe this plasma blockade by introducing an effective Bohr radius that determines the energy distance to the shifted band edge. In combination with the negligible associated decoherence this opens the possibility to control the Rydberg exciton absorption through the plasma-induced band gap modulation.

Signatures of Quantum Coherence in Rydberg Excitons

Coherent optical control of individual particles has been demonstrated both for atoms and semiconductor quantum dots. Here we demonstrate the emergence of quantum coherent effects in semiconductor Rydberg excitons in bulk Cu$_2$O. Due to the spectral proximity between two adjacent Rydberg exciton states, a single-frequency laser may pump both resonances with little dissipation from the detuning. As a consequence, additional resonances appear in the absorption spectrum that correspond to dressed states consisting of two Rydberg exciton levels coupled to the excitonic vacuum, forming a V-type three-level system, but driven only by one laser light source. We show that the level of pure dephasing in this system is extremely low. These observations are a crucial step towards coherently controlled quantum technologies in a bulk semiconductor.

Superfluorescence spectra of excitons in quantum wells

We study the fluorescence light emitted from GaAs excitons in semiconductor quantum wells. The excitons are modeled as interacting bosons. By combining quantum optical methods for the excitonic emission spectrum with many particle descriptions of the transmission through the medium, we can evaluate the spectra outside the well. Comparing with experimental spectra, we get a very good agreement. The method helps explaining the main features of the observed spectra. It is demonstrated that the observed spectra show clear evidence of superfluorescent emission.

Interacting multi-component exciton gases in a potential trap: phase separation and Bose-Einstein condensation

The system under consideration is a multi-component gas of interacting para- and orthoexcitons confined in a three dimensional potential trap. We calculate the spatially resolved optical emission spectrum due to interband transitions involving weak direct and phonon mediated exciton-photon interactions. For each component, the occurrence of a Bose-Einstein condensate changes the spectrum in a characteristic way so that it directly reflects the constant chemical potential of the excitons and the renormalization of the quasiparticle excitation spectrum. Moreover, the interaction between the components leads, in dependence on temperature and particle number, to modifications of the spectra indicating phase separation of the subsystems. Typical examples of density profiles and luminescence spectra of ground-state para- and orthoexcitons in cuprous oxide are given.

Absorption and emission of polariton modes in a ZnSe-ZnSSe heterostructure

We investigate the absorption and emission of a 25 nm ZnSe layer, which was grown on a GaAs buffer and cladded by ZnSSe layers. Due to the coupling of light with the exciton resonances, polariton modes propagate through the ZnSe layer. Their interferences appear as additional peaks in the reflection spectra and can be explained by the effect of spatial dispersion. We present additional experimental results for the emission of the sample after excitation by a pump pulse, showing corresponding interference peaks of the polariton modes, whose maxima strongly decrease to higher energies. Our exact theoretical analysis shows that the ratio of emission and absorption is given by the population of the globally defined states of the electromagnetic field, i.e. the polariton distribution which is generated by the pump pulse. This distribution, being far from thermal quasiequilibrium, shows pronounced peaks at the polariton modes depending on the energy of the pump pulse.

On the Coulomb-dipole transition in mesoscopic classical and quantum electron-hole bilayers

We study the Coulomb-to-dipole transition which occurs when the separation $d$ of an electron-hole bilayer system is varied with respect to the characteristic in-layer distances. An analysis of the classical ground state configurations for harmonically confined clusters with $N\leq30$ reveals that the energetically most favorable state can differ from that of two-dimensional pure dipole or Coulomb systems. Performing a normal mode analysis for the N=19 cluster it is found that the lowest mode frequencies exhibit drastic changes when $d$ is varied. Furthermore, we present quantum-mechanical ground states for N=6, 10 and 12 spin-polarized electrons and holes. We compute the single-particle energies and orbitals in self-consistent Hartree-Fock approximation over a broad range of layer separations and coupling strengths between the limits of the ideal Fermi gas and the Wigner crystal.

Crystallization in mass-asymmetric electron-hole bilayers

We consider a \textit{mass-asymmetric} electron and hole bilayer. Electron and hole Coulomb correlations and electron and hole quantum effects are treated on first princles by path integral Monte Carlo methods. For a fixed layer separation we vary the mass ratio $M$ of holes and electrons between 1 and 100 and analyze the structural changes in the system. While, for the chosen density, the electrons are in a nearly homogeneous state, the hole arrangement changes from homogeneous to localized, with increasing $M$ which is verified for both, mesoscopic bilayers in a parabolic trap and for a macroscopic system.

Characterization of Disorder in Semiconductors via Single-Photon Interferometry

The method of angular photonic correlations of spontaneous emission is introduced as an experimental, purely optical scheme to characterize disorder in semiconductor nanostructures. The theoretical expression for the angular correlations is derived and numerically evaluated for a model system. The results demonstrate how the proposed experimental method yields direct information about the spatial distribution of the relevant states and thus on the disorder present in the system.

Many-Body Dynamics and Exciton Formation Studied by Time-Resolved Photoluminescence

The dynamics of exciton and electron-hole plasma populations is studied via time-resolved photoluminescence after nonresonant excitation. By comparing the peak emission at the exciton resonance with the emission of the continuum, it is possible to experimentally identify regimes where the emission originates predominantly from exciton and/or plasma populations. The results are supported by a microscopic theory which allows one to extract the fraction of bright excitons as a function of time.

Excitonic Photoluminescence in Semiconductor Quantum Wells: Plasma versus Excitons

Time-resolved photoluminescence spectra after nonresonant excitation show a distinct 1s resonance, independent of the existence of bound excitons. A microscopic analysis identifies excitonic and electron-hole plasma contributions. For low temperatures and low densities the excitonic emission is extremely sensitive to even minute optically active exciton populations making it possible to extract a phase diagram for incoherent excitonic populations.
