Optical signatures of -1/3 fractional quantum anomalous Hall state in twisted MoTe2

The discovery of fractional charge excitations in new platforms offers crucial insights into strongly correlated quantum phases. While a range of fractional quantum anomalous Hall (FQAH) states have recently been observed in two-dimensional twisted moire systems, the theoretically anticipated filling factor v = -1/3 FQAH state has remained elusive, with debates centering on its nature of charge density wave or a topological Chern insulator. Here, we report the optical detection of a v = -1/3 FQAH state in twisted MoTe2 bilayers. Using photoluminescence (PL) and reflective magnetic circular dichroism (RMCD) techniques, we identify ferromagnetic states at filling factors v = -1, -2/3, and -1/3, all tunable by a vertical electric field. The corresponding Curie temperatures are approximately 11 K, 3.5 K, and 2.4 K, respectively. The -1/3 state emerges over a narrower electric field range and a lower temperature compared to the integer and other fractional states, indicating its fragile nature that may lead to its absence in previous reports. Notably, the PL spectra at v = -1/3 disperse as the out-of-plane magnetic field increases, consistent with a nontrivial topological origin. Theoretical calculations based on the exact diagonalization method further support the interpretation of this topologically non-trivial state.

Electronic Phonons in a Moir\'e Electron Crystal

Collective quantum phenomena, such as the excitation of composite fermions1, spin waves2, and exciton condensation3,4, can emerge in strongly correlated systems like the fractional quantum Hall states5, spin liquids6, or excitonic insulators7. Two-dimensional (2D) moir\'e superlattices have emerged as a powerful platform for exploring such correlated phases and their associated collective excitations8,9. Specifically, electron crystals stabilized by longrange Coulomb interactions may host collective vibrational excitations emerging from electron correlations10, termed electronic phonons, which are fundamentally distinct from atomic lattice phonons. Despite theoretical prediction of their existence in moir\'e electron crystals11, direct experimental evidence has remained elusive. Here we report the observation of electronic phonons in the Mott insulating and stripe phases of a WS2/WSe2 moir\'e superlattice, achieved through light scattering measurements. The phonon energies, temperature and filling factor dependencies, along with theoretical modeling, corroborate their origin as collective vibrations of a correlated electron crystal. Polarization-resolved measurements further indicate rotational symmetry breaking in the Mott state. Notably, these electronic phonons exhibit strong tunability in energy, intensity, and polarization under external electric or magnetic fields, highlighting rich and controllable lattice dynamics of the electron crystal. These findings provide direct spectroscopic evidence for the electronic crystalline nature of correlated phases, opening avenues for probing and manipulating collective excitations in correlated electron systems.

Optical Switching of Moir\'e Chern Ferromagnet

Optical manipulation of quantum matter offers a non-contact, high-precision and fast control. Fractional Chern ferromagnet states in moir\'e superlattices are promising for topological quantum computing, but an effective optical control protocol has remained elusive. Here, we demonstrate robust optical switching of integer and fractional Chern ferromagnets in twisted MoTe2 bilayers using circularly polarized light. Highly efficient optical manipulation of spin orientations in the topological ferromagnet regime is realized at zero field using a pump light power as low as 28 nanowatts per square micrometer. Utilizing this optically induced transition, we also demonstrate magnetic bistate cycling and spatially resolved writing of ferromagnetic domain walls. This work establishes a reliable and efficient optical control scheme for moir\'e Chern ferromagnets, paving the way for dissipationless spintronics and quantized Chern junction devices.

Observation of Ferromagnetic Phase in the Second Moir\'e Band of Twisted MoTe2

Flat bands and electron correlation in moir\'e lattices give rise to many exotic phases, including Mott insulators, superconductivity, and topological states. Within the first moir\'e band, integer and fractional quantum anomalous Hall effects have been observed in twisted bilayer MoTe2 (tMoTe2) at one hole doping and fractional doping per moir\'e unit cell, respectively. When the second moir\'e band is fully hole doped, quantum spin Hall insulator has also been reported in tMoTe2 at a certain twist angle. Exotic topological states together with ferromagnetic (FM) states in the high moir\'e band can potentially exist as well. In this study, we report the observation of a FM phase in the second moir\'e band in tMoTe2. The FM phase can be tuned by both the doping level and displacement field. At filling around 2.58 holes per moir\'e unit cell, the FM phase reaches a Curie temperature of 3.5 K. A large displacement field can suppress the FM phase, like the FM phase at the filling of -1. Our results demonstrate the realization of time-reversal symmetry-breaking states in the higher moir\'e bands in tMoTe2.

Room-temperature tunable tunneling magnetoresistance in Fe3GaTe2/WSe2/Fe3GaTe2 van der Waals heterostructures

The exceptional properties of two-dimensional (2D) magnet materials present a novel approach to fabricate functional magnetic tunnel junctions (MTJ) by constructing full van der Waals (vdW) heterostructures with atomically sharp and clean interfaces. The exploration of vdW MTJ devices with high working temperature and adjustable functionalities holds great potential for advancing the application of 2D materials in magnetic sensing and data storage. Here, we report the observation of highly tunable room-temperature tunneling magnetoresistance through electronic means in a full vdW Fe3GaTe2/WSe2/Fe3GaTe2 MTJ. The spin valve effect of the MTJ can be detected even with the current below 1 nA, both at low and room temperatures, yielding a tunneling magnetoresistance (TMR) of 340% at 2 K and 50% at 300 K, respectively. Importantly, the magnitude and sign of TMR can be modulated by a DC bias current, even at room temperature, a capability that was previously unrealized in full vdW MTJs. This tunable TMR arises from the contribution of energy-dependent localized spin states in the metallic ferromagnet Fe3GaTe2 during tunnel transport when a finite electrical bias is applied. Our work offers a new perspective for designing and exploring room-temperature tunable spintronic devices based on vdW magnet heterostructures.

Proximity Effect of Epitaxial Iron Phthalocyanine Molecules on High-Quality Graphene Devices

Depositing magnetic insulators on graphene has been a promising route to introduce magnetism via exchange proximity interaction in graphene for future spintronics applications. Molecule-based magnets may offer unique opportunities because of their synthesis versatility. Here, we investigated the magnetic proximity effect of epitaxial iron phthalocyanine (FePc) molecules on high-quality monolayer and bilayer graphene devices on hexagonal boron nitride substrate by probing the local and non-local transport. Although the FePc molecules introduce large hole doping effects combined with mobility degradation, the magnetic proximity gives rise to a canted antiferromagnetic state under a magnetic field in the monolayer graphene. On bilayer graphene and FePc heterostructure devices, the non-local transport reveals a pronounced Zeeman spin-Hall effect. Further analysis of the scattering mechanism in the bilayer shows a dominated long-range scattering. Our findings in graphene/organic magnetic insulator heterostructure provide a new insight for the use of molecule-based magnets in two-dimensional spintronic devices.

System measurement of Intel AEP Optane DIMM

In recent years, memory wall has been a great performance bottleneck of computer system. To overcome it, Non-Volatile Main Memory (NVMM) technology has been discussed widely to provide a much larger main memory capacity. Last year, Intel released AEP Optane DIMM, which provides hundreds of GB capacity as a promising replacement of traditional DRAM memory. But as most key parameters of AEP is not open to users, there is a need to get to know them because they will guide a direction of further NVMM research. In this paper, we focus on measuring performance and architecture features of AEP DIMM. Together, we explore the design of DRAM cache which is an important part of DRAM-AEP hybrid memory system. As a result, we estimate the write latency of AEP DIMM which has not been measured accurately. And, we discover the current design parameters of DRAM cache, such as tag organization, cache associativity and set index mapping. All of these features are first published on academic paper which are greatly helpful to future NVMM optimizations.

Unsaturated Single Atoms on Monolayer Transition Metal Dichalcogenides for Ultrafast Hydrogen Evolution

Large scale implementation of electrochemical water splitting for hydrogen evolution requires cheap and efficient catalysts to replace expensive platinum. Molybdenum disulfide is one of the most promising alternative catalysts but its intrinsic activity is still inferior to platinum. There is therefore a need to explore new active site origins in molybdenum disulfide with ultrafast reaction kinetics and to understand their mechanisms. Here, we report a universal cold hydrogen plasma reduction method for synthesizing different single atoms sitting on two-dimensional monolayers. In case of molybdenum disulfide, we design and identify a new type of active site, i.e., unsaturated Mo single atoms on cogenetic monolayer molybdenum disulfide. The catalyst shows exceptional intrinsic activity with a Tafel slope of 35.1 mV dec-1 and a turnover frequency of ~10^3 s-1 at 100 mV, based on single flake microcell measurements. Theoretical studies indicate that coordinately unsaturated Mo single atoms sitting on molybdenum disulfide increase the bond strength between adsorbed hydrogen atoms and the substrates through hybridization, leading to fast hydrogen adsorption/desorption kinetics and superior hydrogen evolution activity. This work shines fresh light on preparing highly-efficient electrocatalysts for water splitting and other electrochemical processes, as well as provides a general method to synthesize single atoms on two-dimensional monolayers.

Sigmoid-Based Refined Composite Multiscale Fuzzy Entropy and t-Distributed Stochastic Neighbor Embedding Based Fault Diagnosis of Rolling Bearing

Multiscale fuzzy entropy (MFE) has been a prevalent tool to quantify the complexity of time series. However, it is extremely sensitive to the predetermined parameters and length of time series and it may yield an inaccurate estimation of entropy or cause undefined entropy when the length of time series is too short. In this paper the Sigmoid-based refined composite multiscale fuzzy entropy (SRCMFE) is introduced to improve the robustness of complexity measurement of MFE for short time series analysis. Also SRCMFE is used to quantify the dynamical properties of mechanical vibration signals and based on that a new rolling bearing fault diagnosis approach is proposed by combining SRCMFE with t-distributed stochastic neighbor embedding (t-SNE) for feature dimension and variable predictive models based class discrimination (VPMCD) for mode classification. In the proposed method, SRCMFE firstly is employed to extract the complexity characteristic from vibration signals of rolling bearing and t-SNE for feature dimension reduction is utilized to obtain a low dimensional manifold characteristic. Then VPMCD is employed to construct a multi-fault classifier to fulfill an automatic fault diagnosis. Finally, the proposed approach is applied to experimental data of rolling bearing and the results indicate that the proposed method can effectively distinguish different fault categories of rolling bearings.

Three-Dimensional Anisotropic Magnetoresistance in the Dirac Node-Line Material ZrSiSe

The family of materials defined as ZrSiX (X = S, Se, Te) has been established as Dirac node-line semimetals, and subsequent study is urgent to exploit the promising application of unusual magnetoresistance property. In this work, we systematically investigated the anisotropic magnetoresistance in the newly-discovered Dirac node-line material ZrSiSe. By applying a magnetic field of 3 T by a vector field, the three-dimensional (3D) magnetoresistance (MR) shows strong anisotropy. The MR ratio of maximum and minimum directions can reach 7 at 3 T and keeps increasing at the higher magnetic field. The anisotropic MR forms a butterfly-shaped curve, which indicates the quasi-2D electronic structures. This is further confirmed by the angular-dependent Shubnikov-de Haas (SdH) oscillations. The first-principles calculations establish the quasi-2D tubular-shaped Fermi surface near the X point in the Brillouin zone. Our findings shed light on the 3D mapping of MR and the potential applications in magnetic sensors based on ZrSiSe Dirac materials.

Quantum oscillation and nontrivial transport in the Dirac Semimetal Cd3As2 nanodevice

Here we demonstrate the Shubnikov de Haas oscillation in high-quality Cd3As2 nanowires grown by a chemical vapor deposition approach. The dominant transport of topological Dirac fermions is evident by the nontrivial Berry phase in the Landau Fan diagram. The quantum oscillations rise at a small field of 2 Tesla and preserves till up to 100K, revealing a sizeable Landau level gap and a mobility of over 2000 cm2/V-1s-1. The angle-variable oscillations indicates the isotropy of the bulk Dirac transport. The large estimated mean free path appeals the one-dimensional transport of Dirac semimetals.

Weak antilocalization in Cd3As2 thin films

Recently, it has been theoretically predicted that Cd3As2 is a three dimensional Dirac material, a new topological phase discovered after topological insulators, which exhibits a linear energy dispersion in the bulk with massless Dirac fermions. Here, we report on the low-temperature magnetoresistance measurements on a ~50nm-thick Cd3As2 film. The weak antilocalization under perpendicular magnetic field is discussed based on the two-dimensional Hikami-Larkin-Nagaoka (HLN) theory. The electron-electron interaction is addressed as the source of the dephasing based on the temperature-dependent scaling behavior. The weak antilocalization can be also observed while the magnetic field is parallel to the electric field due to the strong interaction between the different conductance channels in this quasi-two-dimensional film.

Twin-Load: Building a Scalable Memory System over the Non-Scalable Interface

Commodity memory interfaces have difficulty in scaling memory capacity to meet the needs of modern multicore and big data systems. DRAM device density and maximum device count are constrained by technology, package, and signal in- tegrity issues that limit total memory capacity. Synchronous DRAM protocols require data to be returned within a fixed latency, and thus memory extension methods over commodity DDRx interfaces fail to support scalable topologies. Current extension approaches either use slow PCIe interfaces, or require expensive changes to the memory interface, which limits commercial adoptability. Here we propose twin-load, a lightweight asynchronous memory access mechanism over the synchronous DDRx interface. Twin-load uses two special loads to accomplish one access request to extended memory, the first serves as a prefetch command to the DRAM system, and the second asynchronously gets the required data. Twin-load requires no hardware changes on the processor side and only slight soft- ware modifications. We emulate this system on a prototype to demonstrate the feasibility of our approach. Twin-load has comparable performance to NUMA extended memory and outperforms a page-swapping PCIe-based system by several orders of magnitude. Twin-load thus enables instant capacity increases on commodity platforms, but more importantly, our architecture opens opportunities for the design of novel, efficient, scalable, cost-effective memory subsystems.

Two-dimensional universal conductance fluctuations and the electron-phonon interaction of topological surface states in Bi2Te2Se nanoribbons

The universal conductance fluctuations (UCFs), one of the most important manifestations of mesoscopic electronic interference, have not yet been demonstrated for the two-dimensional surface state of topological insulators (TIs). Even if one delicately suppresses the bulk conductance by improving the quality of TI crystals, the fluctuation of the bulk conductance still keeps competitive and difficult to be separated from the desired UCFs of surface carriers. Here we report on the experimental evidence of the UCFs of the two-dimensional surface state in the bulk insulating Bi2Te2Se nanoribbons. The solely-B\perp-dependent UCF is achieved and its temperature dependence is investigated. The surface transport is further revealed by weak antilocalizations. Such survived UCFs of the topological surface states result from the limited dephasing length of the bulk carriers in ternary crystals. The electron-phonon interaction is addressed as a secondary source of the surface state dephasing based on the temperature-dependent scaling behavior.
