Polarization-dependent photocurrent in a quadrilateral-shaped bulk crystalline tellurium chip with near-infrared light excitation

We report the detection of zero-bias photocurrents induced by interband excitation using oblique near-infrared light (λ=0.780 μm) along the directions parallel and perpendicular to the helical axis in a millimeter-sized Te crystal. The photocurrent parallel to the helical axis exhibits a circular-polarization-dependent component, namely circular photogalvanic effect. We create a framework for estimating the gyrotropic photoconductivity tensor \b{eta}, the ratio between the circular-polarization-dependent photocurrent density and intensity of light, through which extrinsic \b{eta} values ranging from a few to a few tens of nA/W are obtained. Searching the \b{eta} values through existing literatures reveals that these values vary significantly with sample conditions, excitation wavelengths, and forms of crystallite samples. A particular interesting point found in our study is that the \b{eta} values for the interband excitation may be greater than those for intraband excitation as far as bulk Te is concerned.

Monte Carlo simulation of scattered circularly polarized light in biological tissues for detection technique of abnormal tissues using spin-polarized light emitting diodes

The circular polarization of light scattered by biological tissues provides valuable information and has been considered as a powerful tool for the diagnosis of tumor tissue. We propose a non-staining, non-invasive and in-vivo cancer diagnosis technique using an endoscope equipped with circularly polarized light-emitting diodes (spin-LEDs). We studied the scattering process of the circularly polarized light against cell nuclei in pseudo-healthy and cancerous tissues using the existing Monte Carlo method. The calculation results indicate that the resultant circular polarizations of light scattered in pseudo tissues shows clear difference in a wide range of detection angle, and the sampling depth depends on those detection angles. The structure of the endoscope probe comprising spin-LEDs is designed based on the calculation results, providing structural and depth information regarding biological tissues simultaneously.

Anatomy of interfacial spin-orbit coupling in Co/Pd multilayers using X-ray magnetic circular dichroism and first-principles calculations

Element-specific orbital magnetic moments and their anisotropies in perpendicularly magnetised Co/Pd multilayers are investigated using Co L-edge and Pd M-edge angle-dependent x-ray magnetic circular dichroism. We show that the orbital magnetic moments in Co are anisotropic, whereas those in Pd are isotropic. The first-principles density-functional-theory calculations also suggest that the Co/Pd interfacial orbital magnetic moments in Co are anisotropic and contribute to the perpendicular magnetic anisotropy (PMA), and that the isotropic ones in Pd manipulates the Co orbitals at the interface through proximity effects. Orbital-resolved anatomy of Co/Pd interfaces reveals that the orbital moment anisotropy in Co and spin-flipped transition related to the magnetic dipoles in Pd are essential for the appearance of PMA.

A lateral-type spin-photodiode based on Fe/x-AlOx/p-InGaAs junctions with a refracting-facet side window

A lateral-type spin-photodiode having a refracting facet on a side edge of the device is proposed and demonstrated at room temperature. The light shed horizontally on the side of the device is refracted and introduced directly into a thin InGaAs active layer under the spin-detecting Fe contact in which spin-polarized carriers are generated and injected into the Fe contact through a crystalline AlOx tunnel barrier. Experiments have been carried out with a circular polarization spectrometry set up, through which helicity-dependent photocurrent component, dI, is obtained with the conversion efficiency F ~ 0.4 %, where F is the ratio between dI and total photocurrent Iph. This value is the highest reported so far for pure lateral-type spin-photodiodes. It is discussed through analysis with a model consisting of drift-diffusion and quantum tunneling equations that a factor that limits the F value is unoccupied spin-polarized density-of-states of Fe in energy region into which spin-polarized electrons in a semiconductor are injected.

Arbitrary helicity control of circularly polarized light from lateral-type spin-polarized light-emitting diodes at room temperature

We demonstrate arbitrary helicity control of circularly polarized light (CPL) emitted at room temperature from the cleaved side-facet of a lateral-type spin-polarized light-emitting diode (spin-LED) with two ferromagnetic electrodes in an anti-parallel magnetization configuration. Driving alternate currents through the two electrodes results in polarization switching of CPL with frequencies up to 100 kHz. Furthermore, tuning the current density ratio in the two electrodes enables manipulation of the degree of circular polarization. These results demonstrate arbitrary electrical control of polarization with high speed, which is required for the practical use of lateral-type spin-LEDs as monolithic CPL light sources.

Investigation of helicity-dependent photocurrent at room temperature from a Fe/x-AlOx/p-GaAs Schottky junction with oblique surface illumination

In view of a study on spin-polarized photodiodes, the helicity-dependent photocurrent in a Fe/x-AlOx/p-GaAs Schottky diode is measured at room temperature by illuminating a circularly polarized light beam (785 nm) either horizontally on the cleaved sidewall or at an oblique angle on the top metal surface. The plane of incidence is fixed to be parallel to the magnetization vector of the in-plane magnetized Fe electrode. The conversion efficiency F, which is a relative value of helicity-dependent photocurrent with respect to the total photocurrent, is determined to be 1.0*10^-3 and 1.2*10^-2 for sidewall illumination and oblique-angle illumination, respectively. Experimental data are compared with the results of a model calculation consisting of drift-diffusion and Julliere spin-dependent tunneling transports, from which two conclusions are obtained: the model accounts fairly well for the experimental data without introducing the annihilation of spin-polarized carriers at the x-AlOx/p-GaAs interface for the oblique-angle illumination, but the model does not fully explain the relatively low F in terms of the surface recombination at the cleaved sidewall in the case of sidewall illumination. Microscopic damage to the tunneling barrier at the cleaved edge would be one possible cause of the reduced F.

Characterization of half-metallic L2_1-phase Co_2FeSi full-Heusler alloy films formed by rapid thermal annealing

The authors developed a preparation technique of Co_2FeSi full-Heusler alloy films with the L2_1-ordered structure on silicon-on-insulator (SOI) substrates, employing rapid thermal annealing (RTA). The Co_2FeSi full-Heusler alloy films were successfully formed by RTA-induced silicidation reaction between an ultrathin SOI (001) layer and Fe/Co layers deposited on it. The highly (110)-oriented L2_1-phase polycrystalline full-Heusler alloy films were obtained at the RTA temperature of 700 C. Crystallographic and magnetic properties of the RTA-formed full-Heusler alloy films were qualitatively the same as those of bulk full-Heusler alloy. This technique is compatible with metal source/drain formation process in advanced CMOS technology and would be applicable to the fabrication of the half-metallic source/drain of MOSFET type of spin transistors.
