Zinc selenide single crystals co-doped with active TM-ions of chromium, cobalt and iron

The development of laser materials with absorption/emission spectra in the atmospheric transparency band 2-5 microns is of great interest for modern applications. Triple-doped zinc selenide crystals activated with chromium, cobalt, and iron ions were grown by the vertical Bridgman method under high argon pressure. Comparative X-ray diffractometry, infra-red spectroscopy, and other studies of grown crystals were conducted. Features of their growth, morphology, and optical properties related to the crystal structure were discovered.

Advanced Cd1-xMnxTe:Fe2+ semiconductor crystals with linear sin-band redshift of absorption and emission spectra

Doped semiconductor crystals of solid solution $Cd_{1-x}Mn_{x}Te:Fe^{2+}$ were grown by the high-pressure Bridgman method covering the range of its existence as a zinc blende crystal structure. The concentration of Fe-impurities was approximately 0.001 wt.% in all studied samples. The correlations between the composition of solid solution crystals of $Cd_{1-x}Mn_{x}Te:Fe^{2+}$, band gap, lattice period and the maxima positions of the $Fe^{2+}$ active ion absorption and emission spectra were found. A new theoretical model based on the principle of additivity for solid solution semiconductor materials has been used for explaining the long-wavelength ''redshift'' of absorption and luminescence bands in the spectra of $Cd_{1-x}Mn_{x}Te:Fe^{2+}$ crystals with increasing solid solution concentration. The obtained results can be used to predict the lasing range for $Cd_{1-x}Mn_{x}Te:Fe^{2+}$ crystal media (in all possible $Mn$ concentrations), which is potentially the longest wavelength active material for mid-IR lasing.

Thermodynamics of formation of multi-component CdZnTeSe solid solutions

A thermodynamic model of formation of multi-component solid solutions as a thermodynamic mixture of their binary components, is proposed. There are obtained expressions for the effective temperature of the equilibrium state of the solid solution of binary components, and for the excess Gibbs energy of formation of such a solution. The thermodynamic parameters of formation of solid solutions are calculated for CdZnTeSe compounds with an arbitrary concentration of the doping elements. There is revealed a new thermodynamic effect of a decrease in the excess Gibbs energy in the solid solutions which contain mixed binary components formed during simultaneous doping of the cationic and anionic subsystems. Such an effect is connected with emergence of strong covalent bonds in the mixed binary component ZnSe which is a part of the quaternary solid solution. This may explain a considerable decrease in the number of extended defects observed at the growth of CdZnTeSe crystals. The proposed theory allows different generalizations, and makes it possible to quantitively predict changes of the expected defect quality of the crystals at variations in the composition of the solid solutions.
