Molecular Beam Epitaxy of Al$\mathrm{_{1-x}}$Sc$\mathrm{_{x}}$N Nanowires: Towards Group-III Nitride Piezoelectric Nanogenerators with Enhanced Response

We study the molecular beam epitaxy of self-assembled Al$\mathrm{_{1-x}}$Sc$\mathrm{_{x}}$N nanowires on conductive TiN layers and demonstrate their application in piezoelectric nanogenerators. Wurtzite Al$\mathrm{_{1-x}}$Sc$\mathrm{_{x}}$N nanowires with uniform Sc incorporation are grown across a wide composition range (0<x<0.35). At substrate temperatures below 700 $^\circ{}$C, these nanowires exhibit an inversely tapered morphology, whereas higher temperatures favor the nucleation of additional branches due to a phase separation of Al$\mathrm{_{1-x}}$Sc$\mathrm{_{x}}$N into wurtzite AlN and rock-salt ScN. Phase-pure Al$\mathrm{_{1-x}}$Sc$\mathrm{_{x}}$N nanowires are integrated into vertical nanogenerators, where the metallic TiN substrate serves as bottom electrode. The fabricated polymer-nanowire composite devices achieve effective piezoelectric charge coefficients of up to 8.5 pC N$^{-1}$ at x=0.32, thus exceeding the piezoelectric response of bulk AlN by nearly a factor of two. Although the charge response remains lower compared to Al$\mathrm{_{1-x}}$Sc$\mathrm{_{x}}$N thin films, the reduced effective dielectric permittivity of the nanowire-polymer composites compensates the reduction in piezoelectric charge coefficient, eventually yielding a higher voltage response and comparable energy harvesting efficiency. Finally, effective medium modeling reveals that the device architecture is the primary factor limiting performance, providing general design principles for highly efficient nanowire-based piezoelectric energy harvesters.

Nanostructured S@VACNTs Cathode with Lithium Sulfate Barrier Layer for Exceptionally Stable Cycling in Lithium-Sulfur Batteries

Lithium-sulfur technology garners significant interest due to sulfur's higher specific capacity, cost-effectiveness, and environmentally friendly aspects. However, sulfur's insulating nature and poor cycle life hinder practical application. To address this, a simple modification to the traditional sulfur electrode configuration is implemented, aiming to achieve high capacity, long cycle life, and rapid charge rates. Binder-free sulfur cathode materials are developed using vertically aligned carbon nanotubes (CNTs) decorated with sulfur and a lithium sulfate barrier layer. The aligned CNT framework provides high conductivity for electron transportation and short lithium-ion pathways. Simultaneously, the sulfate barrier layer significantly suppresses the shuttle of polysulfides. The S@VACNTs with Li 2 SO 4 coating exhibit an extremely stable reversible areal capacity of 0.9 mAh cm --2 after 1600 cycles at 1 C with a capacity retention of 80% after 1200 cycles, over three times higher than lithium iron phosphate cathodes cycled at the same rate. Considering safety concerns related to the formation of lithium dendrite, a full cell Si-Li-S is assembled, displaying good electrochemical performances for up to 100 cycles. The combination of advanced electrode architecture using 1D conductive scaffold with high-specific-capacity active material and the implementation of a novel strategy to suppress polysulfides drastically improves the stability and the performance of Li-S batteries.

Molecular beam epitaxy of GaN/AlGaN quantum wells on bulk GaN substrate in the step-flow or step meandering regime: influence on indirect exciton diffusion

GaN/AlxGa1-xN quantum wells were grown by molecular beam epitaxy on high quality bulk (0001) GaN substrates. The quantum well thickness was set in the 6-8 nm range to favor the photoluminescence emission of indirect excitons. Indeed, such excitons are known to be spatially indirect, due to the presence of the internal electric field which spatially separates the electron and hole wave functions. The growth conditions were optimized in view of minimizing the photoluminescence peak broadening. In particular, the impact of growth temperature (up to 900°C) on the surface morphology, structural and photoluminescence properties was studied. The diffusion of indirect excitons on the scale of tens of microns was measured with a micro-photoluminescence setup equipped with a spatially resolved detection. A dedicated model and its analysis allow us to extract from these measurements the exciton diffusion constant and to conclude on the optimum growth conditions for the GaN/AlxGa1-xN quantum well structures suited for studies of quantum collective effects in indirect exciton liquids.

Photocatalytic active ZnO$_{1-x}$S$_x$@CNTs heteronanostructures

Herein, we report on the use of vertically aligned multiwall carbon nanotubes (CNTs) films as support for ZnO/ZnS photocatalytic active nanostructures. The CNTs were synthetized via a hot-filament chemical vapor deposition (HfCVD), using Fe catalyst on top of Al$_2$O$_3$ buffer layer. Controlled point defects in the CNTs outer walls were created by exposure to a low pressure nonthermal water vapors diffusive plasma and acted as seeds for subsequent pulsed-electrodeposition of Zn nanoparticles. This was to achieve a direct and improved contact between the nanoparticles and CNTs. To obtain ZnO, ZnS and mix phase of ZnO/ZnS spread on CNTs, the oxidation, sulfurization and 2 steps subsequent annealing in oxygen and sulfur rich atmospheres were applied. High resolution transmission electron microscopy (HRTEM) with energy dispersive X-rays spectroscopy (EDS) in scanning mode, provided the chemical mapping of the structures. X-ray diffraction (XRD) analyses proved the hexagonal phase of ZnO and ZnS, obtained after oxidation in H$_2$O and S vapors, respectively. In the case of the samples obtained by the 2 steps subsequent annealing, XRD showed mainly the presence of ZnO and a small amount of ZnS. The benefit of the secondary annealing in S vapor was seen as absorption enhancement of the ZnO$_{1-x}$S$_x$@CNTs sample having the absorption edge at 417 nm, whereas the absorption edge of ZnO@CNTs was 408 nm and of ZnS@CNTs 360 nm. For all the samples, compared to the bare ZnO and ZnS, the absorption red shift was observed which is attributed to the CNTs involvement. Therefore, this study showed the double sides benefit to induce the absorption of ZnO of the visible light, one from S doping and second of CNTs involvement. The absorption enhancement had a positive impact on photocatalytic degradation of methyl blue dye, showing that ZnO$_{1-x}$S$_x$@CNTs heteronanostructure was the best photocatalyst among the studied samples.

Nanostructuring Strategies for Silicon-based Anodes in Lithium-ion Batteries: Tuning Areal Silicon Loading, SEI Formation/Irreversible Capacity Loss, Rate Capability Retention and Electrode Durability

Silicon is one of the most promising anode materials for Lithium-ion batteries. Silicon endures volume changes upon cycling, which leads to subsequent pulverization and capacity fading. These drawbacks lead to a poor lifespan and hamper the commercialization of silicon anodes. In this work, a hybrid nanostructured anode based on silicon nanoparticles (SiNPs) anchored on vertically aligned carbon nanotubes (VACNTs) with defined spacing to accommodate volumetric changes is synthesized on commercial macroscopic current collector. Achieving electrodes with good stability and excellent electrochemical properties remain a challenge. Therefore, we herein tune the active silicon areal loading either through the modulation of the SiNPs volume by changing the silicon deposition time at a fixed VACNTs carpet length or through the variation of the VACNT length at a fixed SiNPs volume. The low areal loading of SiNPs improves capacity stability during cycling but triggers large irreversible capacity losses due to the formation of the solid electrolyte interphase (SEI) layer. By contrast, higher areal loading electrode reduces the quantity of the SEI formed, but negatively impacts the capacity stability of the electrode during the subsequent cycles. A higher gravimetric capacity and higher areal loading mass of silicon is achieved via an increase of VACNTs carpet length without compromising cycling stability. This hybrid nanostructured electrode shows an excellent stability with reversible capacity of 1330 mAh g-1 after 2000 cycles.

Fabrication of porous anodic alumina (PAA) templates with straight pores and with hierarchical structures through exponential voltage decrease technique

The oxide barrier layer at the bottom of the pores has been successfully thinned by applying an exponential voltage decrease process followed by a wet chemical etching. The impact of the potential drop on the porous anodic alumina (PAA) structure has been deeply investigated, as well as the electrolyte temperature, the number of potential steps and the exponential decay rate. The results presented herein evidence that straight pores can be obtained and simultaneously remove the dielectric layer in spite of applying the exponential voltage decay during the PAA synthesis, through a smart adjustment between the anodization conditions and exponential voltage decay parameters. Additionally, the PAA structure can be tuned to fabricate hierarchically nanoporous templates with secondary pores ranging from 2 up to 10 branches. The presented simple procedure aims to become a standard step for the fabrication of the next generation PAA templates based devices.

Tuning bimetallic catalysts for a selective growth of SWCNTs

Recent advances in structural control during the synthesis of SWCNTs have in common the use of bimetallic nanoparticles as catalysts, despite the fact that their exact role is not fully understood. We therefore analyze the effect of the catalyst' s chemical composition on the structure of the resulting SWCNTs by comparing three bimetallic catalysts (FeRu, CoRu and NiRu). A specific synthesis protocol is designed to impede the catalyst nanoparticle coalescence mechanisms and stabilize their diameter distributions throughout the growth. Owing to the ruthenium component which has a limited carbon solubility, tubes grow in tangential mode and their diameter is close to that of their seeding nanoparticle. By using as-synthesized SWCNTs as a channel material in field effect transistors, we show how the chemical composition of the catalysts and temperature can be used as parameters to tune the diameter distribution and semiconducting-to-metallic ratio of SWCNT samples. Finally, a phenomenological model, based on the dependence of the carbon solubility as a function of catalyst nanoparticle size and nature of the alloying elements, is proposed to interpret the results.
