Microsphere-coupled light emission control of van der Waals heterostructures

Two-dimensional transition metal dichalcogenides (TMDCs) integrated to photonic structures provide an intriguing playground for the development of novel optoelectronic devices with improved performance. Here, we show the enhanced light emission from TMDC based van der Waals heterostructures through coupling with microsphere cavities. We observe cavity-induced emission enhancement of TMDC materials which varies by an order of magnitude, depending on the size of the microsphere and thickness of the supporting oxide substrate. Furthermore, we demonstrate microsphere cavity-enhanced electroluminescence of van der Waals light emitting transistor, showing the potential of 2D material based hybrid optoelectronic structures.

Band Structure, Phonon Scattering and the Ultimate Performance of Single-Walled Carbon Nanotube Transistors

Semiconducting single-walled carbon nanotubes are studied in the diffusive transport regime. The peak mobility is found to scale with the square of the nanotube diameter and inversely with temperature. The maximum conductance, corrected for the contacts, is linear in the diameter and inverse temperature. These results are in good agreement with theoretical predictions for acoustic phonon scattering in combination with the unusual band structure of nanotubes. These measurements set the upper bound for the performance of nanotube transistors operating in the diffusive regime.

Electron-Phonon Scattering in Metallic Single-Walled Carbon Nanotubes

Electron scattering rates in metallic single-walled carbon nanotubes are studied using an atomic force microscope as an electrical probe. From the scaling of the resistance of the same nanotube with length in the low and high bias regimes, the mean free paths for both regimes are inferred. The observed scattering rates are consistent with calculations for acoustic phonon scattering at low biases and zone boundary/optical phonon scattering at high biases.

Tuning carbon nanotube bandgaps with strain

We show that the band structure of a carbon nanotube (NT) can be dramatically altered by mechanical strain. We employ an atomic force microscope tip to simultaneously vary the NT strain and to electrostatically gate the tube. We show that strain can open a bandgap in a metallic NT and modify the bandgap in a semiconducting NT. Theoretical work predicts that bandgap changes can range between +100meV and -100meV per 1% stretch, depending on NT chirality, and our measurements are consistent with this predicted range.
