40% boost in extreme ultraviolet conversion efficiency via simultaneous dual-beam 2-μm laser irradiation

Scaling extreme ultraviolet (EUV) source power for next-generation lithography demands higher conversion efficiency (CE) at reduced per-pulse energies. We demonstrated a 40% CE enhancement by simultaneous dual-beam irradiation of a planar Sn target with a 2090-nm, 20-ns Ho:YAG laser. Single-beam irradiation at 40 mJ yielded an EUV CE of 2.6%; splitting the same total energy equally into two beams of 20 mJ each - at identical peak intensity - raised the EUV CE to 3.6%, which was the highest reported for 2-μm-driven laser-produced plasma sources. The EUV source size (60-70 μm) and energetic-ion spectra were nearly identical across both configurations, confirming comparable plasma conditions. Because the scheme requires only passive beam splitting and scales readily to three or more beams, it offers a practical route toward multi-kW-class, energy-efficient EUV sources for high-NA and hyper-NA lithography.

Mode-locked pulse oscillation of a self-resonating enhancement optical cavity

A power enhancement optical cavity is a compelling means of realizing a pulsed laser with a high peak power and high repetition frequency, which is not feasible using a simple amplifier scheme. However, a precise feedback system is necessary for maintaining the narrow resonance condition of the optical cavity; this has become a major technical issue in developing such cavities. We have developed a new approach that does not require any active feedback system, by placing the cavity in the outer loop of a laser amplifier. We report on the first demonstration of a mode-locked pulse oscillation using the new system.

Photon generation by laser-Compton scattering at the KEK-ATF

We performed a photon generation experiment by laser-Compton scattering at the KEK-ATF, aiming to develop a Compton based polarized positron source for linear colliders. In the experiment, laser pulses with a 357 MHz repetition rate were accumulated and their power was enhanced by up to 250 times in the Fabry-Perot optical resonant cavity. We succeeded in synchronizing the laser pulses and colliding them with the 1.3 GeV electron beam in the ATF ring while maintaining the laser pulse accumulation in the cavity. As a result, we observed 26.0 +/- 0.1 photons per electron-laser pulse crossing, which corresponds to a yield of 10^8 photons in a second.
