Light Mediated Superconducting Transistor

Bose-condensation of mass-less quasiparticles (photons) can be easily achieved at the room temperature in lasers. On the other hand, condensation of bosons having a non-zero mass requires usually ultra-low temperatures. Recently, it has been shown that polaritons, which are half-light-half-matter quasi-particles, may form condensed states at high temperatures (up to 300K). Polaritons composed by electron-hole pairs coupled to confined light modes in optical cavities may form a Bardeen-Cooper-Schriefer (BCS) superfluid. We propose a new transistor based on stimulated scattering of electron-hole pairs into the BCS polariton mode. A pn-junction embedded inside an optical cavity resonantly emits light into the cavity mode. If the cavity mode energy slightly exceeds the band-gap energy, it couples with electron-hole pairs with zero centre of mass wave-vector but non-zero wave-vector of relative motion. This creates a super-current in the plane of the structure. In an isotropic case, its direction is chosen by the system spontaneously. Otherwise, it is pinned to the external in-plane bias. We calculate the phase diagram for the electron-hole-polariton system.

Spin relaxation times of 2D holes from spin sensitive bleaching of inter-subband absorption

We present spin relaxation times of 2D holes obtained by means of spin sensitive bleaching of the absorption of infrared radiation in p-type GaAs/AlGaAs quantum wells (QWs). It is shown that the saturation of inter-subband absorption of circularly polarized radiation is mainly controlled by the spin relaxation time of the holes. The saturation behavior has been determined for different QW widths and in a wide temperature range with the result that the saturation intensity substantially decreases with narrowing of the QWs. Spin relaxation times are derived from the measured saturation intensities by making use of calculated (linear) absorption coefficients for direct inter-subband transitions. It is shown that spin relaxation is due to the D'yakonov-Perel' mechanism governed by hole-hole scattering. The problem of selection rules is addressed.

D'yakonov-Perel' spin relaxation under electron-electron collisions in n-type QWs

The D'yakonov-Perel' spin relaxation mechanism in n-doped GaAs/AlGaAs quantum wells (QWs) has been studied both theoretically and experimentally. The temperature dependence of the spin relaxation time has been calculated for arbitrary degeneracy of the 2D electron gas. The comparison between theory and experiment shows that, in high-mobility n-doped QWs, the studied spin decoherence is controlled by electron-electron collisions.

D'yakonov-Perel' spin relaxation under electron-electron collisions in QWs

The D'yakonov-Perel' mechanism of spin relaxation is connected with the spin splitting of the electron dispersion curve in crystals lacking a center of symmetry. In a two-dimensional noncentrosymmetric system, e.g. quantum well or heterojunction, the spin splitting is a linear function of ${\bm k}$, at least for small values of ${\bm k}$. We demonstrate that the spin relaxation time $τ_s$ due to the spin splitting is controlled not only by momentum relaxation processes as widely accepted but also by electron-electron collisions which make no effect on the electron mobility. In order to calculate the time $τ_s$ taking into account the electron-electron scattering we have solved the two-dimensional kinetic equation for the electron spin density matrix. We show how the theory can be extended to allow for degenerate distribution of the spin-polarized two-dimensional electron gas.
