Electrically and optically active charge carrier traps in silicon-doped few-layer GaSe

Understanding defects in atomically thin van der Waals (vdW) semiconductors is essential for advancing their use in next-generation optoelectronic and photovoltaic devices. Here, we apply a combination of various impedance spectroscopy techniques to two-dimensional (2D) vdW GaSe doped with silicon (Si) to reconstruct deep trap states across the full bandgap. Deep-level transient spectroscopy reveals three distinct deep states 0.31, 0.88, and 1.40 eV below the conduction band edge. Complementary deep-level optical spectroscopy and photocapacitance measurements identify three deep states at 1.4 and 1.8 eV below the conduction band edge, and 2.0 eV above the valence band edge, with thermal admittance spectroscopy providing additional verification and further resolving two trap states, at 0.16 eV above the valence band edge and at 0.26 eV below the conduction band edge. By comparing the experimentally extracted ionization energies with the predictions of density functional theory, our results attribute these trap states primarily to Si-related defects and metal vacancies. This work presents a comprehensive defect map of Si-doped GaSe, providing critical insights into carrier trapping mechanisms that are essential for optimizing the design of 2D material-based devices for industrial applications.

Single crystal diamond membranes for nanoelectronics

Single crystal, nanoscale diamond membranes are highly sought after for a variety of applications including nanophotonics, nanoelectronics and quantum information science. However, so far, the availability of conductive diamond membranes remained an unreachable goal. In this work we present a complete nanofabrication methodology for engineering high aspect ratio, electrically active single crystal diamond membranes. The membranes have large lateral directions, exceeding 500x500 um2 and are only several hundreds of nanometers thick. We further realize vertical single crystal p-n junctions, made from the diamond membranes that exhibit onset voltages of ~ 10V and a current of several mA. Moreover, we deterministically introduce optically active color centers into the membranes, and demonstrate for the first time a single crystal nanoscale diamond LED. The robust and scalable approach to engineer the electrically active single crystal diamond membranes, offers new pathways for advanced nanophotonics, nanoelectronics and optomechanics devices employing diamond.

Test of the Conserved Vector Current Hypothesis by beta-ray Angular Distribution Measurement in the Mass-8 System

The beta-ray angular correlations for the spin alignments of 8Li and 8B have been observed in order to test the conserved vector current (CVC) hypothesis. The alignment correlation terms were combined with the known beta-alpha-angular correlation terms to determine all the matrix elements contributing to the correlation terms. The weak magnetism term, 7.5\pm0.2, deduced from the beta-ray correlation terms was consistent with the CVC prediction 7.3\pm0.2, deduced from the analog-gamma-decay measurement based on the CVC hypothesis. However, there was no consistent CVC prediction for the second-forbidden term associated with the weak vector current. The experimental value for the second-forbidden term was 1.0 \pm 0.3, while the CVC prediction was 0.1 \pm 0.4 or 2.1 \pm 0.5.

Quadrupole Moments of Neutron-Deficient $^{20, 21}$Na

The electric-quadrupole coupling constant of the ground states of the proton drip line nucleus $^{20}$Na($I^π$ = 2$^{+}$, $T_{1/2}$ = 447.9 ms) and the neutron-deficient nucleus $^{21}$Na($I^π$ = 3/2$^{+}$, $T_{1/2}$ = 22.49 s) in a hexagonal ZnO single crystal were precisely measured to be $|eqQ/h| = 690 \pm 12$ kHz and 939 $\pm$ 14 kHz, respectively, using the multi-frequency $β$-ray detecting nuclear magnetic resonance technique under presence of an electric-quadrupole interaction. A electric-quadrupole coupling constant of $^{27}$Na in the ZnO crystal was also measured to be $|eqQ/h| = 48.4 \pm 3.8$ kHz. The electric-quadrupole moments were extracted as $|Q(^{20}$Na)$|$ = 10.3 $\pm$ 0.8 $e$ fm$^2$ and $|Q(^{21}$Na)$|$ = 14.0 $\pm$ 1.1 $e$ fm$^2$, using the electric-coupling constant of $^{27}$Na and the known quadrupole moment of this nucleus as references. The present results are well explained by shell-model calculations in the full $sd$-shell model space.

Half-metallic diluted antiferromagnetic semiconductors

The possibility of half-metallic antiferromagnetism, a special case of ferrimagnetism with a compensated magnetization, in the diluted magnetic semiconductors is highlighted on the basis of the first principles electronic structure calculation. As typical examples, the electrical and magnetic properties of II-VI compound semiconductors doped with 3d transition metal ion pairs--(V, Co) and (Fe, Cr)--are discussed.
