Edge emission from 265~nm UV-C LEDs grown by MBE on bulk AlN

UV-C LEDs pseudomorphically grown by MBE on bulk AlN substrates emitting at 265 nm are demonstrated. High current density up to 800 A/cm$^2$, 5 orders of on/off ratio, and low differential on-resistance of 2.6 m$Ω\cdot$cm$^2$ at the highest current density is achieved. The LED heterostructure has a high refractive index waveguide core surrounded by n- and p-cladding layers similar to a laser diode designed for mode confinement at 270 nm to facilitate edge emission and collection of photons. Edge-emitting devices are made by cleaving the fabricated LEDs along the $m$-plane of the wurtzite crystal. Electrical injection results in emission of high energy 4.7 eV photons that are collected from the cleaved edge of the LEDs corresponding to the optical bandgap of the AlGaN active region. The contribution of power dissipation across the n- and p-regions of the diode is discussed. The n-contact resistance to n-AlGaN is identified as the largest contributor to the series resistance of the LED in the present generation of devices.

Kramers' escape problem for white noise driven switching in ferroelectrics

A simulation-based study of stochastic resonance (SR) in a ferroelectric capacitor is presented. The SR phenomenon involves the detection of weak signals by adding an optimal amount noise to a non-linear system. This is linked with Kramers' escape problem, which deals with the escape of a particle undergoing Brownian motion over an energy barrier. The position of the particle is analogous to the polarisation dynamics of a ferroelectric. Within this framework, we numerically investigate SR in single domain ferroelectrics using the Landau-Ginzburg-Devonshire (LGD) theory. In addition, we use a model for multidomain ferroelectrics to demonstrate feasibility in real world applications. Our results show that SR in ferroelectrics is promising for the purpose of weak signal detection, given that these materials are widely used for various applications in the semiconductor industry.

Lorentzian Switching Dynamics in HZO-based FeMEMS Synapses for Neuromorphic Weight Storage

Neuromorphic computing demands synaptic elements that can store and update weights with high precision while being read non-destructively. Conventional ferroelectric synapses store weights in remnant polarization states and might require destructive electrical readout, limiting endurance and reliability. We demonstrate a ferroelectric MEMS (FeMEMS) based synapse in which analog weights are stored in the piezoelectric coefficient $d_{31,eff}$ of a released Hf$_{0.5}$Zr$_{0.5}$O$_2$ (HZO) MEMS unimorph. Partial switching of ferroelectric domains modulates $d_{31,eff}$, and a low-amplitude mechanical drive reads out the weight without read-disturb in the device yielding more than 7-bit of programming levels. The mechanical switching distribution function follows a Lorentzian distribution as a logarithmic function of partial poling voltage ($V_p$) consistent with nucleation-limited switching (NLS), and the median threshold extracted from electromechanical data obeys a Merz-type field-time law with a dimensionless exponent $α= 3.62$. These relationships establish a quantitative link between mechanical weights and electrical switching kinetics. This mechanically read synapse avoids depolarization and charge-injection effects, provides bipolar weights (well suited for excitatory and inhibitory synapses), directly reveals partial domain populations, and offers a robust, energy-efficient route toward high-bit neuromorphic hardware.

Ferroelectric AlBN Films by Molecular Beam Epitaxy

We report the properties of molecular beam epitaxy deposited AlBN thin films on a recently developed epitaxial nitride metal electrode Nb2N. While a control AlN thin film exhibits standard capacitive behavior, distinct ferroelectric switching is observed in the AlBN films with increasing Boron mole fraction. The measured remnant polarization Pr of 15 uC/cm2 and coercive field Ec of 1.45 MV/cm in these films are smaller than those recently reported on films deposited by sputtering, due to incomplete wake-up, limited by current leakage. Because AlBN preserves the ultrawide energy bandgap of AlN compared to other nitride hi-K dielectrics and ferroelectrics, and it can be epitaxially integrated with GaN and AlN semiconductors, its development will enable several opportunities for unique electronic, photonic, and memory devices.
