Optimization of EUV output by experimentally validated radiation-hydrodynamic simulations across a broad laser parameter space

Practical requirements such as improving wall-plug efficiency and reducing system footprint have become increasingly important with the introduction of extreme ultraviolet (EUV) lithography into high-volume semiconductor manufacturing. These demands motivate the development of solid-state mid-infrared lasers as alternatives to current CO2 lasers. Systematic exploration of laser-to-EUV conversion efficiency (EUV-CE) over a broad parameter space is essential when altering the drive laser's wavelength, because the EUV-CE depends on the laser parameters in a complex manner. In this work, we performed a large-scale grid search of more than 140,000 parameter combinations for laser-produced tin plasma EUV sources using the radiation-hydrodynamics code STAR-1D, which is validated against EUV source experiments. The systematic wavelength dependence of the optimum pulse width and target size is governed by the requirement to simultaneously achieve the electron temperature and density optimal for EUV emission, maintain efficient laser absorption, and suppress EUV self-absorption. The resulting CE map predicts a global maximum of 5.63% at 5.5 {\mu}m. For the practically relevant 2 {\mu}m solid-state driver, a maximum CE of 4.64% is obtained, in good agreement with recent experimental results. Multiple operating points are identified over a broad range of pulse parameters, providing guidance for 2 {\mu}m-driven EUV source development.

Determination of the electron trap level in Fe-doped GaN by phonon-assisted conduction phenomenon

We acoustically measured the energy level for thermally activated conduction (TAC) in high-resistivity Fe-doped GaN using the non-contacting antenna-transmission acoustic-resonance method. The acoustic attenuation takes a maximum at a specific temperature, where the TAC is accelerated with the help of phonon energy. The Debye type relaxation is thus observed for acoustic attenuation, and its activation energy (0.54$\pm$0.04 eV) was determined with attenuation measurements at various frequencies and temperatures. This value agrees with the E3 level in GaN, indicating that thermally associated conduction originates from the E3 trap level. We also measured the five independent elastic constants at high temperatures.

Quantized conductance observed during sintering of silver nanoparticles by intense terahertz pulses

We show that silver nanoparticles, which are deposited on a terahertz-receiving antenna, can be sintered by intense terahertz pulse irradiation. The conductance of the silver nanoparticles between the antenna electrodes is measured under the terahertz pulse irradiation. The dispersant materials surrounding the nanoparticles are peeled off, and conduction paths are created. We reveal that, during sintering, quantum point contacts are formed, leading to quantized conductance between the electrodes with the conductance quantum, which reflects the formation of atomically thin wires. The terahertz electric pulses are sufficiently intense to activate electromigration, i.e., transfer of kinetic energy from the electrons to the silver atoms. The silver atoms move and atomically thin wires form under the intense terahertz pulse irradiation. These findings may inspire nanoscale structural processing by terahertz pulse irradiation
