Conductance oscillations at the interface between a superconductor and the helical edge channel in a narrow HgTe quantum well

We experimentally investigate electron transport through the interface between a superconductor and the edge of a two-dimensional electron system with band inversion. The interface is realized as a tunnel NbN side contact to a narrow 8~nm HgTe quantum well. It demonstrates a typical Andreev behavior with finite conductance within the superconducting gap. Surprisingly, the conductance is modulated by a number of equally-spaced oscillations. The oscillations are present only within the superconducting gap and at lowest, below 1~K, temperatures. The oscillations disappear completely in magnetic fields, normal to the two-dimensional electron system plane. In contrast, the oscillations' period is only weakly affected by the highest, up to 14~T, in-plane oriented magnetic fields. We interpret this behavior as the interference oscillations in a helical one-dimensional edge channel due to a proximity with a superconductor.

Aharonov Bohm effect in 2D topological insulator

We present magnetotransport measurements in HgTe quantum well with inverted band structure, which expected to be a two-dimensional topological insulator having the bulk gap with helical gapless states at the edge. The negative magnetoresistance is observed in the local and nonlocal resistance configuration followed by the periodic oscillations damping with magnetic field. We attribute such behaviour to Aharonov-Bohm effect due to magnetic flux through the charge carrier puddles coupled to the helical edge states. The characteristic size of these puddles is about 100 nm.

Weak antilocalization of holes in HgTe quantum wells with a normal energy spectrum

The results of experimental study of interference induced magnetoconductivity in narrow HgTe quantum wells of hole-type conductivity with a normal energy spectrum are presented. Interpretation of the data is performed with taking into account the strong spin-orbit splitting of the energy spectrum of the two-dimensional hole subband. It is shown that the phase relaxation time found from the analysis of the shape of magnetoconductivity curves for the relatively low conductivity when the Fermi level lies in the monotonic part of the energy spectrum of the valence band behaves itself analogously to that observed in narrow HgTe quantum wells of electron-type conductivity. It increases in magnitude with the increasing conductivity and decreasing temperature following the $1/T$ law. Such a behavior corresponds to the inelasticity of electron-electron interaction as the main mechanism of the phase relaxation and agrees well with the theoretical predictions. For the higher conductivity, despite the fact that the dephasing time remains inversely proportional to the temperature, it strongly decreases with the increasing conductivity. It is presumed that a nonmonotonic character of the hole energy spectrum could be the reason for such a peculiarity. An additional channel of the inelastic interaction between the carriers in the main and secondary maxima occurs when the Fermi level arrives the secondary maxima in the depth of the valence.

Quantum Oscillations of Photocurrents in HgTe Quantum Wells with Dirac and Parabolic Dispersions

We report on the observation of magneto-oscillations of terahertz radiation induced photocurrent in HgTe/HgCdTe quantum wells (QWs) of different widths, which are characterized by a Dirac-like, inverted and normal parabolic band structure. The photocurrent data are accompanied by measurements of photoresistance (photoconductivity), radiation transmission, as well as magneto-transport. We develop a microscopic model of a cyclotron-resonance assisted photogalvanic effect, which describes main experimental findings. We demonstrate that the quantum oscillations of the photocurrent are caused by the crossing of Fermi level by Landau levels resulting in the oscillations of spin polarization and electron mobilities in spin subbands. Theory explains a photocurrent direction reversal with the variation of magnetic field observed in experiment. We describe the photoconductivity oscillations related with the thermal suppression of the Shubnikov-de Haas effect.

Hole transport and valence band dispersion law in a HgTe quantum well with normal energy spectrum

The results of an experimental study of the energy spectrum of the valence band in a HgTe quantum well of width d<6.3 nm with normal spectrum in the presence of a strong spin-orbit splitting are reported. The analysis of the temperature, magnetic field and gate voltage dependences of the Shubnikov-de Haas oscillations allows us to restore the energy spectrum of the two valence band branches, which are split by the spin-orbit interaction. The comparison with the theoretical calculation shows that a six-band kP theory well describes all the experimental data in the vicinity of the top of the valence band.

Transport properties of a 3D topological insulator based on a strained high mobility HgTe film

We investigated the magnetotransport properties of strained, 80nm thick HgTe layers featuring a high mobility of mu =4x10^5 cm^2/Vs. By means of a top gate the Fermi-energy is tuned from the valence band through the Dirac type surface states into the conduction band. Magnetotransport measurements allow to disentangle the different contributions of conduction band electrons, holes and Dirac electrons to the conductivity. The results are are in line with previous claims that strained HgTe is a topological insulator with a bulk gap of ~15meV and gapless surface states.

Transition from insulating to metallic phase induced by in-plane magnetic field in HgTe quantum wells

We report transport measurements in HgTe-based quantum wells with well width of 8 nm, corresponding to quantum spin Hall state, subject to in-plane magnetic field. In the absence of the magnetic field the local and nonlocal resistances behave very similar, which confirms the edge state transport in our system. In the magnetic field, we observe a monotonic decrease of the resistance with saturation of local resistance, while nonlocal resistance disappears completely, independent of the gate voltage. We believe that these evidences of metallic behavior indicate a transition to a gapless two-dimensional phase, according to theoretical predictions. The influence of disorder on resistivity properties of HgTe quantum wells under in-plane magnetic field is discussed.

Nonlocal resistance and its fluctuations in microstructures of band-inverted HgTe/(Hg,Cd)Te quantum wells

We investigate experimentally transport in gated microsctructures containing a band-inverted HgTe/Hg_{0.3}Cd_{0.7}Te quantum well. Measurements of nonlocal resistances using many contacts prove that in the depletion regime the current is carried by the edge channels, as expected for a two-dimensional topological insulator. However, high and non-quantized values of channel resistances show that the topological protection length (i.e. the distance on which the carriers in helical edge channels propagate without backscattering) is much shorter than the channel length, which is ~100 micrometers. The weak temperature dependence of the resistance and the presence of temperature dependent reproducible quasi-periodic resistance fluctuations can be qualitatively explained by the presence of charge puddles in the well, to which the electrons from the edge channels are tunnel-coupled.

Cyclotron resonance of single valley Dirac fermions in gapless HgTe quantum well

We report on Landau level spectroscopy studies of two HgTe quantum wells (QWs) near or at the critical well thickness, where the band gap vanishes. In magnetic fields up to $B$=16T, oriented perpendicular to the QW plane, we observe a $\sqrt{B}$ dependence for the energy of the dominant cyclotron resonance (CR) transition characteristic of two-dimensional Dirac fermions. The dominant CR line exhibits either a single or double absorption lineshape for the gapless or gapped QW. Using an effective Dirac model, we deduce the band velocity of single valley Dirac fermions in gapless HgTe quantum wells, $v_F=6.4 \times10^5$ m/s, and interpret the double absorption of the gapped QW as resulting from the addition of a small relativistic mass.

3D massless Kane fermions observed in a zinc-blende crystal

Solid state physics and quantum electrodynamics with its ultra-relativistic (massless) particles meet, to their mutual beneit, in the electronic properties of one-dimensional carbon nanotubes as well as two-dimensional graphene or surfaces of topological insulators. However, clear experimental evidence for electronic states with conical dispersion relations in all three dimensions, conceivable in certain bulk materials, is still missing. In the present work, we fabricate and study a zinc-blend crystal, HgCdTe, at the point of the semiconductor-to-semimetal topological transition. Three-dimensional massless electrons with a velocity of about 10$^6$ m/s are observed in this material, as testifed by: (i) the dynamical conductivity which increases linearly with the photon frequency, (ii) in a magnetic field $B$, by a $\sqrt{B}$ dependence of dipole-active inter-Landau-level resonances and (iii) the spin splitting of Landau levels, which follows a $\sqrt{B}$ dependence, typical of ultra-relativistic particles but not really seen in any other electronic system so far.

The resistance of 2D Topological insulator in the absence of the quantized transport

We report unconventional transport properties of HgTe wells with inverted band structure: the resistance does not show insulating behavior even when it is of the order of $10^2\times h/2e^{2}$. The system is expected to be a two-dimensional topological insulator with a dominant edge state contribution. The results are inconsistent with theoretical models developed within the framework of the helical Luttinger liquid.

Anisotropic conductivity and weak localization in HgTe quantum well with normal energy spectrum

The results of experimental study of interference induced magnetoconductivity in narrow quantum well HgTe with the normal energy spectrum are presented. Analysis is performed with taking into account the conductivity anisotropy. It is shown that the fitting parameter τ_ϕcorresponding to the phase relaxation time increases in magnitude with the increasing conductivity (σ) and decreasing temperature following the 1/T law. Such a behavior is analogous to that observed in usual two-dimensional systems with simple energy spectrum and corresponds to the inelasticity of electron-electron interaction as the main mechanism of the phase relaxation. However, it drastically differs from that observed in the wide HgTe quantum wells with the inverted spectrum, in which τ_ϕbeing obtained by the same way is practically independent of σ. It is presumed that a different structure of the electron multicomponent wave function for the inverted and normal quantum wells could be reason for such a discrepancy.

Linear magnetoresistance in HgTe quantum wells

We report magnetotransport measurements in a HgTe quantum well with an inverted band structure, which is expected to be a two-dimensional (2D) topological insulator. A small magnetic field perpendicular the 2D layer breaks the time reversal symmetry and thereby, suppresses the edge state transport. A linear magnetoresistance is observed in low magnetic fields, when the chemical potential moves through the the bulk gap. That magnetoresistance is well described by numerical calculations of the edge states magnetotransport in the presence of nonmagnetic disorder. With magnetic field increasing the resistance, measured both in the local and nonlocal configurations first sharply decreases and then increases again in disagreement with the existing theories.

The effect of electron--hole scattering on the transport properties of a 2D semimetal in a HgTe quantum well

The influence of e-h scattering on the conductivity and magnetotransport of 2D semimetallic HgTe is studied both theoretically and experimentally. The presence of e-h scattering leads to the friction between electron and holes resulting in a large temperature-dependent contribution to the transport coefficients. The coefficient of friction between electrons and holes is determined. The comparison of experimental data with the theory shows that the interaction between electrons and holes based on the long - range Coulomb potential strongly underestimates the e-h friction. The experimental results are in agreement with the model of strong short-range e-h interaction.

Quantum Hall effect in n-p-n and n-2D Topological Insulator-n junctions

We have studied quantized transport in HgTe wells with inverted band structure corresponding to the two-dimensional topological insulator phase (2D TI) with locally-controlled density allowing n-p-n and n-2D TI-n junctions. The resistance reveals the fractional plateau $2h/e^{2}$ in n-p-n regime in the presence of the strong perpendicular magnetic field. We found that in n-2D TI-n regime the plateaux in resistance in not universal and results from the edge state equilibration at the interface between chiral and helical edge modes. We provided the simple model describing the resistance quantization in n-2D TI-n regime.

Giant spin-polarized current in a Dirac fermion system at cyclotron resonance

We report on the observation of the giant spin-polarized photocurrent in HgTe/HgCdTe quantum well (QW) of critical thickness at which a Dirac spectrum emerges. Exciting QW of 6.6 nm width by terahertz (THz) radiation and sweeping magnetic field we detected a resonant photocurrent. Remarkably, the position of the resonance can be tuned from negative (-0.4 T) to positive (up to 1.2 T) magnetic fields by means of optical gating. The photocurent data, accompanied by measurements of radiation transmission as well as Shubnikov-de Haas and quantum Hall effects, give an evidence that the enhancement of the photocurrent is caused by cyclotron resonance in a Dirac fermion system. The developed theory shows that the current is spin polarized and originates from the spin dependent scattering of charge carriers heated by the radiation.

Effects of Spin Polarization in the HgTe Quantum Well

Magnetoresistivity features connected with the spin level coincidences under tilted fields in a $Γ_8$ conduction band of the HgTe quantum well were found to align along straight trajectories in a $(B_\bot,B_{||})$ plane between the field components perpendicular and parallel to the layer meaning a linear spin polarization dependence on magnetic field. Among the trajectories is a noticeable set of lines descending from a single point on the $B_{||}$ axis, which is shown to yield a field of the full spin polarization of the electronic system, in agreement with the data on the electron redistribution between spin subbands obtained from Fourier transforms of oscillations along circle trajectories in the $(B_\bot,B_{||})$ plane and with the point on the magnetoresistivity under pure $B_{||}$ separating a complicated weak field dependence from the monotonous one. The whole picture of coincidences is well described by the isotropic $g$-factor although its value is twice as small as that obtained from oscillations under pure perpendicular fields. The discrepancy is attributed to different manifestations of spin polarization phenomena in the coincidences and within the exchange enhanced spin gaps. In the quantum Hall range of $B_\bot$, the spin polarization manifests in anticrossings of magnetic levels, which were found to depend dramatically nonmonotonously on $B_\bot$.

Two-dimensional semimetal in a wide HgTe quantum well: magnetotransport and energy spectrum

The results of experimental study of the magnetoresistivity, the Hall and Shubnikov-de Haas effects for the heterostructure with HgTe quantum well of 20.2 nm width are reported. The measurements were performed on the gated samples over the wide range of electron and hole densities including vicinity of a charge neutrality point. Analyzing the data we conclude that the energy spectrum is drastically different from that calculated in framework of $kP$-model. So, the hole effective mass is equal to approximately $0.2 m_0$ and practically independent of the quasimomentum ($k$) up to $k^2\gtrsim 0.7\times 10^{12}$ cm$^{-2}$, while the theory predicts negative (electron-like) effective mass up to $k^2=6\times 10^{12}$ cm$^{-2}$. The experimental effective mass near k=0, where the hole energy spectrum is electron-like, is close to $-0.005 m_0$, whereas the theoretical value is about $-0.1 m_0$.
