Full counting statistics of a chaotic cavity with asymmetric leads

We study the statistics of charge transport in a chaotic cavity attached to external reservoirs by two openings of different size which transmit non-equal number of quantum channels. An exact formula for the cumulant generating function has been derived by means of the Keldysh-Green function technique within the circuit theory of mesoscopic transport. The derived formula determines the full counting statistics of charge transport, i.e., the probability distribution and all-order cumulants of current noise. It is found that, for asymmetric cavities, in contrast to other mesoscopic systems, the third-order cumulant changes the sign at high biases. This effect is attributed to the skewness of the distribution of transmission eigenvalues with respect to forward/backward scattering. For a symmetric cavity we find that the third cumulant approaches a voltage-independent constant proportional to the temperature and the number of quantum channels in the leads.

Shot-noise spectroscopy of energy-resolved ballistic currents

We investigate the shot noise of nonequilibrium carriers injected into a ballistic conductor and interacting via long-range Coulomb forces. Coulomb interactions are shown to act as an energy analyzer of the profile of injected electrons by means of the fluctuations of the potential barrier at the emitter contact. We show that the details in the energy profile can be extracted from shot-noise measurements in the Coulomb interaction regime, but cannot be obtained from time-averaged quantities or shot-noise measurements in the absence of interactions.

Quantum suppression of shot noise in field emitters

We have analyzed the shot noise of electron emission under strong applied electric fields within the Landauer-Buttiker scheme. In contrast to the previous studies of vacuum-tube emitters, we show that in new generation electron emitters, scaled down to the nanometer dimensions, shot noise much smaller than the Schottky noise is observable. Carbon nanotube field emitters are among possible candidates to observe the effect of shot-noise suppression caused by quantum partitioning.

Self-consistent theory of current and voltage noise in multimode ballistic conductors

Electron transport in a self-consistent potential along a ballistic two-terminal conductor has been investigated. We have derived general formulas which describe the nonlinear current-voltage characteristics, differential conductance, and low-frequency current and voltage noise assuming an arbitrary distribution function and correlation properties of injected electrons. The analytical results have been obtained for a wide range of biases: from equilibrium to high values beyond the linear-response regime. The particular case of a three-dimensional Fermi-Dirac injection has been analyzed. We show that the Coulomb correlations are manifested in the negative excess voltage noise, i.e., the voltage fluctuations under high-field transport conditions can be less than in equilibrium.

Shot noise as a tool to probe an electron energy distribution

We discuss the possibility to employ the shot-noise measurements for the analysis of the energy resolved ballistic currents. Coulomb interactions play an essential role in this technique, since they lead to the shot-noise-suppression level which depends on the details of the energy profile.

Shot-noise suppression by Fermi and Coulomb correlations in ballistic conductors

We investigate the injection of degenerate Fermi-Dirac electrons into a multimode ballistic conductor under the space-charge limited regime. The nonequilibrium current fluctuations were found to be suppressed by both Coulomb and Fermi correlations. We show that the Fermi shot-noise suppression factor is limited below by the value 2kT/epsilon_F, where T is the temperature and epsilon_F the Fermi energy of the injected electrons. The Coulomb noise suppression factor may attain much lower values epsilon_F/2qU, because of its dependence on the applied bias U >> kT/q. The asymptotic behaviour of the overall shot-noise suppression factor in a high degenerate limit was found to be kT/qU, independently of the material parameters.

Self-consistent theory of shot noise in nondegenerate ballistic conductors

A self-consistent theory of shot noise in ballistic two-terminal conductors under the action of long-range Coulomb correlations is presented. Analytical formulas for the electron distribution function and its fluctuation along the conductor, which account for the Coulomb correlations, have been derived. Based upon these formulas, the current-noise reduction factor has been obtained for biases ranging from thermal to shot-noise limits as dependent on two parameters: the ratio between the length of the sample and the Debye screening length λ=d/L_D and the applied voltage qU/k_BT. The difference with the formulas for a vacuum diode is discussed.

Suppression of non-Poissonian shot noise by Coulomb correlations in ballistic conductors

We investigate the current injection into a ballistic conductor under the space-charge limited regime, when the distribution function of injected carriers is an arbitrary function of energy F_c(epsilon). The analysis of the coupled kinetic and Poisson equations shows that the injected current fluctuations may be essentially suppressed by Coulomb correlations, and the suppression level is determined by the shape of F_c(epsilon). This is in contrast to the time-averaged quantities: the mean current and the spatial profiles are shown to be insensitive to F_c(epsilon) in the leading-order terms at high biases. The asymptotic high-bias behavior for the energy resolved shot-noise suppression has been found for an arbitrary (non-Poissonian) injection, which may suggest a new field of investigation on the optimization of the injected energy profile to achieve the desired noise-suppression level.

Electron spectroscopy of the shot noise reduction effect

A general formula for current noise in a two-terminal ballistic nondegenerate conductor under the action of long-range Coulomb correlations has been derived. The noise reduction factor (in respect to the uncorrelated value) is obtained for biases ranging from thermal to shot noise limits, and it is related to spatial variations in transport characteristics. The contributions of different energy groups of carriers to the noise are found, that leads us to suggest an electron energy spectroscopy experiment to probe the Coulomb correlations in ballistic conductors.

Microscopic analysis of shot-noise suppression in nondegenerate diffusive conductors

We present a theoretical investigation of shot-noise suppression due to long-range Coulomb interaction in nondegenerate diffusive conductors. Calculations make use of an ensemble Monte Carlo simulator self-consistently coupled with a one-dimensional Poisson solver. We analyze the noise in a lightly doped active region surrounded by two contacts acting as thermal reservoirs. By taking the doping of the injecting contacts and the applied voltage as variable parameters, the influence of elastic and inelastic scattering in the active region is investigated. The transition from ballistic to diffusive transport regimes under different contact injecting statistics is analyzed and discussed. Provided significant space-charge effects take place inside the active region, long-range Coulomb interaction is found to play an essential role in suppressing the shot noise at $qU \gg k_BT$. In the elastic diffusive regime, momentum space dimensionality is found to modify the suppression factor $γ$, which within numerical uncertainty takes values respectively of about 1/3, 1/2 and 0.7 in the 3D, 2D and 1D cases. In the inelastic diffusive regime, shot noise is suppressed to the thermal value.

Universality of the 1/3 shot-noise suppression factor in nondegenerate diffusive conductors

Shot-noise suppression is investigated in nondegenerate diffusive conductors by means of an ensemble Monte Carlo simulator. The universal 1/3 suppression value is obtained when transport occurs under elastic collision regime provided the following conditions are satisfied: (i) The applied voltage is much larger than the thermal value; (ii) the length of the device is much longer than both the elastic mean free path and the Debye length. By fully suppressing carrier-number fluctuations, long range Coulomb interaction is essential to obtain the 1/3 value in the low-frequency limit.

Electron-number statistics and shot-noise suppression by Coulomb correlation in nondegenerate ballistic transport

Within a Monte Carlo simulation we investigate the statistical properties of an electron flow injected with a Poissonian distribution and transmitted under ballistic regime in the presence of long-range Coulomb interaction. Electrons are shown to exhibit a motional squeezing which tends to space them more regularly rather than strictly at random, and evidence a sub-Poissonian statistics with a substantially reduced Fano factor $F_n\ll 1$. The temporal (anti)correlation among carriers is demonstrated to be a collective effect which persists over the transit of several successive electrons and results in a considerable (more than one order of magnitude) shot noise suppression.

Noise suppression due to long-range Coulomb interaction: Crossover between diffusive and ballistic transport regimes

We present a Monte Carlo analysis of shot-noise suppression due to long-range Coulomb interaction in semiconductor samples under a crossover between diffusive and ballistic transport regimes. By varying the mean time between collisions we find that the strong suppression observed under the ballistic regime persists under quasi-ballistic conditions, before being washed out when a complete diffusive regime is reached.

Effect of long-range Coulomb interaction on shot-noise suppression in ballistic transport

We present a microscopic analysis of shot-noise suppression due to long-range Coulomb interaction in semiconductor devices under ballistic transport conditions. An ensemble Monte Carlo simulator self-consistently coupled with a Poisson solver is used for the calculations. A wide range of injection-rate densities leading to different degrees of suppression is investigated. A sharp tendency of noise suppression at increasing injection densities is found to scale with a dimensionless Debye length related to the importance of space-charge effects in the structure.

Coherent patterns and self-induced diffraction of electrons on a thin nonlinear layer

Electron scattering on a thin layer where the potential depends self-consistently on the wave function has been studied. When the amplitude of the incident wave exceeds a certain threshold, a soliton-shaped brightening (darkening) appears on the layer causing diffraction of the wave. Thus the spontaneously formed transverse pattern can be viewed as a self-induced nonlinear quantum screen. Attractive or repulsive nonlinearities result in different phase shifts of the wave function on the screen, which give rise to quite different diffraction patterns. Among others, the nonlinearity can cause self-focusing of the incident wave into a ``beam'', splitting in two ``beams'', single or double traces with suppressed reflection or transmission, etc.

Chaotic dynamics of electric-field domains in periodically driven superlattices

Self-sustained time-dependent current oscillations under dc voltage bias have been observed in recent experiments on n-doped semiconductor superlattices with sequential resonant tunneling. The current oscillations are caused by the motion and recycling of the domain wall separating low- and high-electric- field regions of the superlattice, as the analysis of a discrete drift model shows and experimental evidence supports. Numerical simulation shows that different nonlinear dynamical regimes of the domain wall appear when an external microwave signal is superimposed on the dc bias and its driving frequency and driving amplitude vary. On the frequency - amplitude parameter plane, there are regions of entrainment and quasiperiodicity forming Arnol'd tongues. Chaos is demonstrated to appear at the boundaries of the tongues and in the regions where they overlap. Coexistence of up to four electric-field domains randomly nucleated in space is detected under ac+dc driving.

Chaos in resonant-tunneling superlattices

Spatio-temporal chaos is predicted to occur in n-doped semiconductor superlattices with sequential resonant tunneling as their main charge transport mechanism. Under dc voltage bias, undamped time-dependent oscillations of the current (due to the motion and recycling of electric field domain walls) have been observed in recent experiments. Chaos is the result of forcing this natural oscillation by means of an appropriate external microwave signal.
