Investigation of filamentation in a-Si/Ag/Cu memristors with atomic force microscope

Cation-based Ag/Cu filaments formed in an insulating $\alpha$-Si matrix are widely used as memristors in crossbar arrays for efficient in-memory computing. However, the stochastic nature of filament formation and rupture gives rise to device-to-device and cycle-to-cycle variation. Despite successful implementation of large-scale memristor arrays, systematic studies of filament parameters and their spatial distribution in the memristors are scarce. In this work, we use conductive atomic force microscopy (c-AFM) to probe the spatial distribution of conductive filaments in $\alpha$-Si memristors. The charge transport is dominated by a limited number of discrete filaments rather than by uniform conduction across the device area. The systematic analysis of the experiment gives the mean surface density of the conductive filaments $\sim$3200 per $\mu\text{m}^2$. Both volatile and non-volatile filaments can be found within one memristor. The experimental data and the nature of volatile and non-volatile filaments may be explained within the model of multiple trap assisted tunnelling. The model yields reasonable estimates for physical properties for both types of filaments.

Broadband wide-view all-dielectric handedness-preserving mirror

We report the theoretical design and experimental realization of a wideband, all-dielectric mirror that preserves the handedness of incident light upon reflection in the near-infrared range. The mirror consists of a high-contrast, near-subwavelength, one-dimensional dielectric grating on a Bragg mirror. We optimized this structure using a genetic algorithm and demonstrated its robustness against geometric imperfections and oblique incidence. Experimental reflection spectra measured under normal incidence in a circular polarization basis demonstrate a more than 100-nm-wide reflection band in which more than 98% of the reflected light preserves its handedness. The total reflection coefficient reached 80%. Furthermore, we demonstrate that the fabricated mirror maintains high performance even under oblique incidence for angles up to $\pm 15^\circ$. Owing to these unique characteristics, this mirror can serve as a reflective phase plate, making it an excellent candidate for the creation of a Fabry-P\'erot resonator for chiral light.

Helicity sensitive terahertz radiation detection by field effect transistors

Terahertz light helicity sensitive photoresponse in GaAs/AlGaAs high electron mobility transistors. The helicity dependent detection mechanism is interpreted as an interference of plasma oscillations in the channel of the field-effect-transistors (generalized Dyakonov-Shur model). The observed helicity dependent photoresponse is by several orders of magnitude higher than any earlier reported one. Also linear polarization sensitive photoresponse was registered by the same transistors. The results provide the basis for a new sensitive, all-electric, room-temperature and fast (better than 1 ns) characterisation of all polarization parameters (Stokes parameters) of terahertz radiation. It paves the way towards terahertz ellipsometry and polarization sensitive imaging based on plasma effects in field-effect-transistors.
