Two electrons in a strongly coupled double quantum dot: from an artificial helium atom to a hydrogen molecule

We study the formation of molecular states in a two-electron quantum dot as a function of the barrier potential dividing the dot. The increasing barrier potential drives the two electron system from an artificial helium atom to an artificial hydrogen molecule. To study this strongly coupled regime, we introduce variational wavefunctions which describe accurately two electrons in a single dot, and then study their mixing induced by the barrier. The evolution of the singlet-triplet gap with the barrier potential and with an external magnetic field is analyzed.

Charge Sensing of an Artificial H2+ Molecule

We report charge detection studies of a lateral double quantum dot with controllable charge states and tunable tunnel coupling. Using an integrated electrometer, we characterize the equilibrium state of a single electron trapped in the doubled-dot (artificial H2+ molecule) by measuring the average occupation of one dot. We present a model where the electrostatic coupling between the molecule and the sensor is taken into account explicitly. From the measurements, we extract the temperature of the isolated electron and the tunnel coupling energy. It is found that this coupling can be tuned between 0 and 60 micro electron-volt in our device.

Exciton lifetime in InAs/GaAs quantum dot molecules

The exciton lifetimes $T_1$ in arrays of InAs/GaAs vertically coupled quantum dot pairs have been measured by time-resolved photoluminescence. A considerable reduction of $T_1$ by up to a factor of $\sim$ 2 has been observed as compared to a quantum dots reference, reflecting the inter-dot coherence. Increase of the molecular coupling strength leads to a systematic decrease of $T_1$ with decreasing barrier width, as for wide barriers a fraction of structures shows reduced coupling while for narrow barriers all molecules appear to be well coupled. The coherent excitons in the molecules gain the oscillator strength of the excitons in the two separate quantum dots halving the exciton lifetime. This superradiance effect contributes to the previously observed increase of the homogeneous exciton linewidth, but is weaker than the reduction of $T_2$. This shows that as compared to the quantum dots reference pure dephasing becomes increasingly important for the molecules.

Non-linear exciton spin-splitting in single InAs/GaAs self-assembled quantum structures in ultrahigh magnetic fields

We report on the magnetic field dispersion of the exciton spin-splitting and diamagnetic shift in single InAs/GaAs quantum dots (QDs) and dot molecules (QDMs) up to $B$ = 28 T. Only for systems with strong geometric confinement, the dispersions can be well described by simple field dependencies, while for dots with weaker confinement considerable deviations are observed: most importantly, in the high field limit the spin-splitting shows a non-linear dependence on $B$, clearly indicating light hole admixtures to the valence band ground state.

Self Assembled II-VI Magnetic Quantum Dot as a Voltage-Controlled Spin-Filter

A key element in the emergence of a full spintronics technology is the development of voltage controlled spin filters to selectively inject carriers of desired spin into semiconductors. We previously demonstrated a prototype of such a device using a II-VI dilute-magnetic semiconductor quantum well which, however, still required an external magnetic field to generate the level splitting. Recent theory suggests that spin selection may be achievable in II-VI paramagnetic semiconductors without external magnetic field through local carrier mediated ferromagnetic interactions. We present the first experimental observation of such an effect using non-magnetic CdSe self-assembled quantum dots in a paramagnetic (Zn,Be,Mn)Se barrier.

Spin-blockade spectroscopy of a two-level artificial molecule

Coulomb and spin blockade spectroscopy investigations have been performed on an electrostatically defined ``artificial molecule'' connected to spin polarized leads. The molecule is first effectively reduced to a two-level system by placing both constituent atoms at a specific location of the level spectrum. The spin sensitivity of the conductance enables us to identify the electronic spin-states of the two-level molecule. We find in addition that the magnetic field induces variations in the tunnel coupling between the two atoms. The lateral nature of the device is evoked to explain this behavior.

Spin relaxation in a two-electron quantum dot

We discuss the rate of relaxation of the total spin in the two-electron droplet in the vicinity of the magnetic field driven singlet-triplet transition. The total spin relaxation is attributed to spin-orbit and electron-phonon interactions. The relaxation process is found to depend on the spin of ground and excited states. This asymmetry is used to explain puzzles in recent high source-drain transport experiments.

Voltage-tunable singlet-triplet transition in lateral quantum dots

Results of calculations and high source-drain transport measurements are presented which demonstrate voltage-tunable entanglement of electron pairs in lateral quantum dots. At a fixed magnetic field, the application of a judiciously-chosen gate voltage alters the ground-state of an electron pair from an entagled spin singlet to a spin triplet.

The Collapse of the Spin-Singlet Phase in Quantum Dots

We present experimental and theoretical results on a new regime in quantum dots in which the filling factor 2 singlet state is replaced by new spin polarized phases. We make use of spin blockade spectroscopy to identify the transition to this new regime as a function of the number of electrons. The key experimental observation is a reversal of the phase in the systematic oscillation of the amplitude of Coulomb blockade peaks as the number of electrons is increased above a critical number. It is found theoretically that correlations are crucial to the existence of the new phases.

Tunable Negative Differential Resistance controlled by Spin Blockade in Single Electron Transistors

We demonstrate a tunable negative differential resistance controlled by spin blockade in single electron transistors. The single electron transistors containing a few electrons and spin polarized source and drain contacts were formed in GaAs/GaAlAs heterojunctions using metallic gates. Coulomb blockade measurements performed as a function of applied source-drain bias, electron number and magnetic field reveal well defined regimes where a decrease in the current is observed with increasing bias. We establish that the origin of the negative differential regime is the spin-polarized detection of electrons combined with a long spin relaxation time in the dot. These results indicate new functionalities that may be utilized in nano-spintronic devices in which the spin state is electro-statically controlled via the electron occupation number.

The Addition Spectrum of a Lateral Dot from Coulomb and Spin Blockade Spectroscopy

Transport measurements are presented on a class of electrostatically defined lateral dots within a high mobility two dimensional electron gas (2DEG). The new design allows Coulomb Blockade(CB) measurements to be performed on a single lateral dot containing 0, 1 to over 50 electrons. The CB measurements are enhanced by the spin polarized injection from and into 2DEG magnetic edge states. This combines the measurement of charge with the measurement of spin through spin blockade spectroscopy. The results of Coulomb and spin blockade spectroscopy for first 45 electrons enable us to construct the addition spectrum of a lateral device. We also demonstrate that a lateral dot containing a single electron is an effective local probe of a 2DEG edge.
