Level structure and spin-orbit effects in semiconductor nanorod dots

We investigate theoretically how the spin-orbit Dresselhaus and Rashba effects influence the electronic structure of quasi-one-dimensional semiconductor quantum dots, similar to those that can be formed inside semiconductor nanorods. We calculate electronic energy levels, eigen-functions, and effective g-factors for coupled, double dots made out of different materials, especially GaAs and InSb. We show that by choosing the form of the lateral confinement, the contributions of the Dresselhaus and Rashba terms can be tuned and suppressed, and we consider several possible cases of interest. We also study how, by varying the parameters of the double-well confinement in the longitudinal direction, the effective g-factor can be controlled to a large extent.

Spontaneous spin polarization in doped semiconductor quantum wells

We calculate the critical density of the zero-temperature, first-order ferromagnetic phase transition in n-doped GaAs/AlGaAs quantum wells. We find that the existence of the ferromagnetic transition is dependent upon the choice of well width. We demonstrate rigorously that this dependence is governed by the interplay between different components of the exchange interaction and that there exists an upper limit for the well width beyond which there is no transition. We predict that some narrow quantum wells could exhibit this transition at electron densities lower than the ones that have been considered experimentally thus far. We use a screened Hartree-Fock approximation with a polarization-dependent effective mass, which is adjusted to match the critical density predicted by Monte Carlo calculations for the two-dimensional electron gas.

Spin relaxation in n-doped gallium arsenide due to impurity and electron-electron Elliot-Yafet scattering

We calculate the spin relaxation time of conduction electrons in n-doped bulk gallium arsenide. We consider the Elliot-Yafet spin-relaxation mechanism, driven by Coulombic-impurity and electron-electron scattering. We find that these two scattering mechanisms result in relaxation times of equal order of magnitude, but with disimilar dependences on doping density and temperature. Our theoretical results are compared with experimentally measured spin relaxation times in gallium arsenide.

Interaction-induced chaos in a two-electron quantum-dot system

A quasi-one-dimensional quantum dot containing two interacting electrons is analyzed in search of signatures of chaos. The two-electron energy spectrum is obtained by diagonalization of the Hamiltonian including the exact Coulomb interaction. We find that the level-spacing fluctuations follow closely a Wigner-Dyson distribution, which indicates the emergence of quantum signatures of chaos due to the Coulomb interaction in an otherwise non-chaotic system. In general, the Poincaré maps of a classical analog of this quantum mechanical problem can exhibit a mixed classical dynamics. However, for the range of energies involved in the present system, the dynamics is strongly chaotic, aside from small regular regions. The system we study models a realistic semiconductor nanostructure, with electronic parameters typical of gallium arsenide.

Localization and entanglement of two interacting electrons in a quantum-dot molecule

The localization of two interacting electrons in a coupled-quantum-dots semiconductor structure is demonstrated through numerical calculations of the time evolution of the two-electron wave function including the Coulomb interaction between the electrons. The transition from the ground state to a localized state is induced by an external, time-dependent, uniform electric field. It is found that while an appropriate constant field can localize both electrons in one of the wells, oscillatory fields can induce roughly equal probabilities for both electrons to be localized in either well, generating an interesting type of localized and entangled state. We also show that shifting the field suddenly to an appropriate constant value can maintain in time both types of localization.

Spin Instabilities in Coupled Semiconductor Quantum Wells

We study the magnetic phases of two coupled two-dimensional electron gases in order to determine under what circumstances these phases may occur in real semiconductor quantum wells and what the experimental properties of the broken-symmetry ground states may be. Within the local-density-approximation to time-dependent density functional theory (DFT), we find a phase transition signaled by the vanishing of the intersubband spin-density excitations at low but accessible (\sim 10^10-10^11 cm^{-2}) electron densities. Through a self-consistent Hartree-Fock calculation, we associate this transition with an antiferromagnetic phase and study the phase diagram, thermodynamics, and collective modes in it. The collective modes are in principle observable in inelastic light scattering experiments, and we discuss the implications of our calculations for these measurements. We also examine the ferromagnetic transition in both single and double quantum wells within the local-spin-density approximation to DFT and obtain a critical density which depends on the well width and which is far below that of the antiferromagnetic transition.

Collective Excitations in Asymmetric Parabolic Quantum Wells

We study within the linear response theory the far-infrared optical absorption spectrum and the collective excitations of an asymmetric, wide parabolic Al$_x$Ga$_{1-x}$As quantum well, consisting of two half-parabolas of different curvatures, in the presence of an in-plane magnetic field. We employ a self-consistent-field approach in the local-density approximation using parameter values of a recent experimental study. At low $N_s$, there is only one resonance corresponding to the lowest inter-Landau-level transition, and at high $N_s$ we obtain two resonances at frequencies corresponding to the different curvatures of the well, in good agreement with experiment. We also calculate the optical spectra without any magnetic field and find similar trends as a function of $N_s$, i.e., one resonance at low $N_s$ and two main resonances at high $N_s$.}

Raman Scattering Spectra of Elementary Electronic Excitations in Coupled Double-Quantum Well Structures

Using the time-dependent-local-density-approximation (TDLDA) within a self-consistent linear response theory, we calculate the elementary excitation energies and the associated inelastic light-scattering spectra of a strongly coupled two-component plasma in a double-quantum well system with electron occupation of symmetric and antisymmetric subbands. We find, consistent with the results of a recent experimental Raman scattering study, that the intersubband spin density excitations tend to merge with the single particle excitations (i.e. the excitonic shift decreases monotonically) as the Fermi energy increases beyond the symmetric-antisymmetric energy gap $\bigtriangleup_{SAS}$. However, our TDLDA calculation does not show the abrupt suppresion of the excitonic shift seen experimentally at a finite value of the subband occupancy parameter $η\equiv \bigtriangleup_{\text{SAS}} / E_{\text{F}}$.
