Probing Andreev reflection reach in semiconductor-superconductor hybrids by Aharonov-Bohm effect

Recent development in fabrication of hybrid nanostructures allows for creation of quantum interferometers that combine semiconductor and superconductor materials. We show that in those nanostructures the joint phenomena of Aharonov-Bohm effect and Andreev reflections can be used to determine the length on which the electron is retro-reflected as a hole. We propose to exploit this feature for probing of the quasiparticle coherence length in semiconductor-superconductor hybrids by a magnetoconductance measurement.

Enhanced Rashba spin-orbit coupling in core-shell nanowires by the interfacial effect

We report on $\vec{k}\cdot\vec{p}$ calculations of Rashba spin-orbit coupling controlled by external gates in InAs/InAsP core-shell nanowires. We show that charge spilling in the barrier material allows for a stronger symmetry breaking than in homoegenous nano-materials, inducing a specific interface-related contribution to spin-orbit coupling. Our results qualitatively agree with recent experiments [S. Futhemeier \textit{et al.}, Nat. Commun. \textbf{7}, 12413 (2016)] and suggest additional wavefunction engineering strategies to enhance and control spin-orbit coupling.

Durability of the superconducting gap in Majorana nanowires under orbital effects of a magnetic field

We analyze the superconducting gap in semiconductor/superconductor nanowires under orbital effects of a magnetic field in the weak- and strong-hybridization regimes using an universal procedure that guarantees the stationarity of the system -- vanishing of the supercurrent induced by spatially varying vector potential. We perform minimization of the free energy with respect to the vector potential which allows to account for the orbital effects even for systems with intrinsically broken spatial symmetries. For the experimentally relevant scenario of a strongly coupled semiconductor/superconductor, where the wave function of the charge carriers hybridizes between the two materials, we find that the gap closes due to the orbital effects in a sizable magnetic field compatible with the the recent experimental report [S. M. Albrecht, et al., Nature 531, 206 (2016)].

Renormalization of the Majorana bound state decay length in a perpendicular magnetic field

Orbital effects of a magnetic field in a proximitized semiconductor nanowire are studied in the context of the spatial extent of Majorana bound states. We develop analytical model that explains the impact of concurring effects of paramagnetic coupling of the nanowire bands via the kinetic energy operator and spin-orbit interaction on the Majorana modes. We find, that the perpendicular field, so far considered as to be detrimental to the Majorana fermion formation, is in fact helpful in establishing the topological zero-energy-modes in a finite system due to significant decrease in the Majorana decay length.

Fulde-Ferrell state in superconducting core/shell nanowires: role of the orbital effect

The orbital effect on the Fulde-Ferrell (FF) phase is investigated in superconducting core/shell nanowires subjected to the axial magnetic field. The confinement in the radial direction results in the quantization of the electron motion with energies determined by the radial $j$ and orbital $m$ quantum numbers. In the external magnetic field the twofold degeneracy with respect to the orbital magnetic quantum number $m$ is lifted which leads to the Fermi wave vector mismatch between the paired electrons $(k, j,m,\uparrow) \leftrightarrow (-k, j,-m,\downarrow)$. This mismatch is transfered to the nonzero total momentum of the Cooper pairs which results in the formation of FF phase occurring sequentially with increasing magnetic field. By changing the nanowire radius $R$ and the superconducting shell thickness $d$, we discuss the role of the orbital effect in the FF phase formation in both the nanowire-like ($R/d \ll 1$) and nanofilm-like ($R/d \gg 1$) regime. We have found that the irregular pattern of the FF phase, which appears for the case of the nanowire-like regime, evolves towards the regular distribution, in which the FF phase stability regions appear periodically between the BCS state, for the nanofilm-like geometry. The crossover between these two different phase diagrams is explained as resulting from the orbital effect and the multigap character of superconductivity in core/shell nanowires.

Spin filtering effect generated by the inter-subband spin-orbit coupling in the bilayer nanowire with the quantum point contact

The spin filtering effect in the bilayer nanowire with quantum point contact is investigated theoretically. We demonstrate the new mechanism of the spin filtering based on the lateral inter-subband spin-orbit coupling, which for the bilayer nanowires has been reported to be strong. The proposed spin filtering effect is explained as the joint effect of the Landau-Zener inter-subband transitions caused by the hybridization of states with opposite spin (due to the lateral Rashba SO interaction) and the confinement of carriers in the quantum point contact region.

Effect of the inter-subband spin-orbit interaction on the spin transistor operation

We consider the electron transport in the Datta-Das spin transistor within the two-subband model taking into account the intra- and inter-subband spin-orbit (SO) interaction and study the influence of the inter-subband SO coupling on the spin-transistor operation. Starting from the model, in which the SO coupling constants are treated as parameters, we show that the inter-subband SO interaction strongly affects the ordinary conductance oscillations predicted for the transistor with the single occupancy. Interestingly, we find that even in the absence of the intra-subband SO interaction, the conductance oscillates as a function of the inter-subband SO coupling constant. This phenomenon is explained as resulting from the inter-subband transition with spin-flip. Next, we consider the realistic spin transistor model based on the gated Al$_{0.48}$In$_{0.52}$As/Ga$_{0.47}$In$_{0.53}$As double quantum well, for which the SO coupling constants are determined by the Schrödinger-Poisson approach. We show that the SO coupling constants rapidly change around $V_g=0$, which is desirable for the spin transistor operation. We demonstrate that for high electron densities the inter-subband SO interaction starts to play the dominant role. The strong evidence of this interaction is the reduction of the conductance for gate voltage $V_g=0$, which leads to the reduction of the on/off conductance ratio.

Electrically controlled spin-transistor operation in helical magnetic field

A proposal of electrically controlled spin transistor in helical magnetic field is presented. In the proposed device, the transistor action is driven by the Landau-Zener transitions that lead to a backscattering of spin polarized electrons and switching the transistor into the high-resistance state (off state). The on/off state of the transistor can be controlled by the all-electric means using Rashba spin-orbit coupling that can be tuned by the voltages applied to the side electrodes.

Tunneling conductance in half-metal/conical magnet/superconductor junctions in the adiabatic and non-adiabatic regime: self-consistent calculations

The tunneling conductance in the half-metal/conical magnet/superconductor (HM/CM/SC) is investigated by the use of the combined Blonder-Tinkham-Klapwijk (BTK) formalism and the Bogoliubov-de Gennes (BdG) equations. We show that the conductance calculated self-consistently differs significantly from the one calculated in the non-self-consistent framework. The use of the self-consistent procedure ensures that the charge conservation is satisfied. Due to the spin band separation in the HM, the conductance in the subgap region is mainly determined by the anomalous Andreev reflection the probability of which strongly depends on the spin transmission in the CM layer. We show that the spin of electron injected from the HM can be transmitted through the CM to the SC adiabatically or non-adiabatically depending on the period of the exchange field modulation. We find that the conductance in the subgap region oscillates as a function of the CM layer thickness wherein the oscillations transform from irregular, in the non-adiabatic regime, to regular in the adiabatic case. In the non-adiabatic regime the decrease of the exchange field amplitude in the CM leads to the emergence of the conductance peak for one particular CM thickness in agreement with experiment [J.W.A Robinson, J. D. S Witt and M. G. Blamire, Science 329, 5987]. For both transport regimes the conductance is analyzed over a broad range of parameters determining the spiral magnetization in the CM.

Orbital effect on the in-plane critical field in free-standing superconducting nanofilms

The superconductor to normal metal phase transition induced by the in-plane magnetic field is studied in free-standing Pb(111) nanofilms. In the considered structures the energy quantization induced by the confinement leads to the thickness-dependent oscillations of the critical field (the so-called 'shape resonances'). In this paper we examine the influence of the orbital effect on the in-plane critical magnetic field in nanofilms. We demonstrate that the orbital term suppresses the critical field and reduces the amplitude of the thickness-dependent critical field oscillations. Moreover, due to the orbital effect, the slope $H_{c,||}-T_c$ at $T_c(0)$ becomes finite and decreases with increasing film thickness in agreement with recent experiments. The temperature $t^*$ at which the superconductor to normal metal phase transition becomes of the first order is also analyzed.

Multiband effects on the Fulde-Ferrell-Larkin-Ovchinnikov state in superconducting metallic nanofilms

In superconducting nanofilms the energy quantization induced by the confinement in the direction perpendicular to the film leads to a multiband character of the system which results in the thickness-dependent oscillations of the in-plane critical field (shape resonances). In this paper, we study the Fulde-Ferrel-Larkin-Ovchinnikov (FFLO) phase in nanofilms and examine its interplay with the shape resonances as well as the influence of the multiband effects on its stability. We demonstrate that the range of the magnetic field for which the FFLO state is stable oscillates as a function of the film thickness with the phase shift equal to one half of the period corresponding to the critical magnetic field oscillations. Moreover, the multiband effects lead to a division of the FFLO phase stability region into subregions number of which depends on the number of bands participating in the formation of the paired state.

Quantum size effect on the paramagnetic critical field in Pb nanofilms

The quantum size effect on the in-plane paramagnetic critical field in Pb nanofilms is investigated with the use of the spin-generalized Bogolubov-de Gennes equations. It is shown that the critical field oscillates as a function of the nanofilm thickness with the period of $\sim2$ ML (even-odd oscillations) modulated by the beating effect. This phenomena is studied in terms of the quantization of the electron energy spectra caused by the confinement of the electron motion in the direction perpendicular to the sample. The calculated values of critical fields for different nanofilm thicknesses are analyzed in the context of Clogston-Chandrasekhar limit. The influence of the thermal effect on the magnetic field induced superconductor to normal metal transition is also discussed. Furthermore, the thickness-dependence of the electron-phonon coupling and its influence on the value of the critical magnetic field are studied.

Influence of the electron density on the thickness-dependent energy gap oscillations in superconducting metallic nanofilms

The thickness-dependent energy gap oscillations in the metallic nanofilms are investigated by the use of the self-consistent numerical solutions of the Bogoliubov-de Gennes equations. It is shown, that the oscillations are induced by the quasi-particle energy quantization triggered by the confinement of electrons in the direction perpendicular to the sample. We have analyzed, how the changes in the electron density of states ($n_e$) and the electron-phonon coupling constant ($g$) influence the amplitude of the considered oscillations. It has been found, that the increase in $n_e$ and the decrease in $g$, can lead to a significant reduction of the oscillations amplitude. As a result, for the values of the mentioned parameters corresponding to some of the realistic situations the thickness-dependent superconducting gap oscillations can be almost completely suppressed.

All-electrical manipulation of electron spin by the spin-orbit interaction in a semiconductor nanotube: analytical results

A possibility of controlled manipulation of electron spin states has been investigated for a cylindrical two-dimensional electron gas confined in a semiconductor nanotube/cylindrical nanowire with the Rashba spin-orbit interaction. We present analytical solutions for the two limiting cases, in which the spin-orbit interaction results from (A) the radial electric field and (B) the electric field applied along the axis z of the nanotube. In case (A), the superposition of the two lowest-energy bands corresponding to the opposite spins leads to the precession of electron spin around the nanowire axis. We have found that the direction of the spin precession changes from clockwise to counterclockwise if the energy of the injected electron achieves the value corresponding to the crossing of energy levels associated with the two components of the superposition state. In case (B), we have obtained the damped oscillations of the z spin component with the period that changes as a function of the coordinate z. We have also shown that the damped oscillations of the average value of the z spin component form beats localized along the nanowire axis.

Spin transistor operation driven by the Rashba spin-orbit coupling in the gated nanowire

The theoretical description has been proposed for the operation of the spin transistor in the gate-controlled InAs nanowire. The calculated current-voltage characteristics show that the current flowing from the source (spin injector) to the drain (spin detector) oscillates as a function of the gate voltage, which results from the precession of the electron spin caused by the Rashba spin-orbit interaction in the vicinity of the gate. We have studied two operation modes of the spin transistor: (A) the ideal operation mode with the full spin polarization of electrons in the contacts, the zero temperature, and the single conduction channel corresponding to the lowest-energy subband of the transverse motion and (B) the more realistic operation mode with the partial spin polarization of the electrons in the contacts, the room temperature, and the conduction via many transverse subbands taken into account. For mode (A) the spin-polarized current can be switched on/off by the suitable tuning of the gate voltage, for mode (B) the current also exhibits the pronounced oscillations but with no-zero minimal values. The computational results obtained for mode (B) have been compared with the recent experimental data and a good agreement has been found.

Spin filter effect at room temperature in GaN/GaMnN ferromagnetic resonant tunneling diode

We have investigated the spin current polarization without the external magnetic field in the resonant tunneling diode with the emitter and quantum well layers made from the ferromagnetic GaMnN. For this purpose we have applied the self-consistent Wigner-Poisson method and studied the spin-polarizing effect of the parallel and antiparallel alignment of the magnetization in the ferromagnetic layers. The results of our calculations show that the antiparallel magnetization is much more advantageous for the spin filter operation and leads to the full spin current polarization at low temperatures and 35 % spin polarization of the current at room temperature.
