Ab initio theory of the non-resonant Raman effect in crystals at finite temperature in comparison to experiment: The examples of GaN and BaZrS3

We present an ab initio theory of the non-resonant Raman scattering process in crystals at finite temperature in direct comparison with experiments. The theory incorporates the scattering geometry and polarization dependence of the Raman process and the small but finite wave vectors of the phonons for correctly describing the scattering with longitudinal optical (LO) modes in optically anisotropic solids. We implement the theory for first-order Raman scattering and showcase the approach for wurtzite Gallium Nitride and the complex chalcogenide perovskite BaZrS3 in comparison to experiment. We subsequently discuss several common estimates for second-order Raman scattering in complex materials, and highlight similarities and differences to established theoretical approaches and simulation protocols both from phonon theory and molecular dynamics.

Delayed transition to coherent emission in nanolasers with extended gain media

The realization of high-$β$ lasers is one of the prime applications of cavity-QED promising ultra-low thresholds, integrability and reduced power consumption in the field of \textit{green photonics}. In such nanolasers spontaneous emission can play a central role even above the threshold. By going beyond rate-equation approaches, we revisit the definition of a laser threshold in terms of the input-output characteristics and the degree of coherence of the emission. We demonstrate that there are new regimes of cavity-QED lasing, realized e.g. in high-$Q$ nanolasers with extended gain material, for which the two can differ significantly such that coherence is reached at much higher pump powers than required to observe the thresholdlike intensity jump. Against the common perception, such devices do not benefit from high-$β$ factors in terms of power reduction, as a significant amount of stimulated emission is required to quieten the spontaneous emission noise.

Strong light-matter coupling in the presence of lasing

The regime of strong light-matter coupling is typically associated with weak excitation. With current realizations of cavity-QED systems, strong coupling may persevere even at elevated excitation levels sufficient to cross the threshold to lasing. In the presence of stimulated emission, the vacuum-Rabi doublet in the emission spectrum is modified and the established criterion for strong coupling no longer applies. We provide a generalized criterion for strong coupling and the corresponding emission spectrum, which includes the influence of higher Jaynes-Cummings states. The applicability is demonstrated in a theory-experiment comparison of a few-emitter quantum-dot--micropillar laser as a particular realization of the driven dissipative Jaynes-Cummings model. Furthermore, we address the question if and for which parameters true single-emitter lasing can be achieved, and provide evidence for the coexistence of strong coupling and lasing in our system in the presence of background emitter contributions.

Coulomb-assisted cavity feeding in the non-resonant optical emission from a quantum dot

Recent experiments have demonstrated that for a quantum dot in an optical resonator off-resonant cavity mode emission can occur even for detunings of the order of 10 meV. We show that Coulomb mediated Auger processes based on additional carriers in delocalized states can facilitate this far off-resonant emission. Using a novel theoretical approach for a non-perturbative treatment of the Auger-assisted quantum-dot carrier recombination, we present numerical calculations of the far off-resonant cavity feeding rate and cavity mean photon number confirming efficient coupling at higher densities of carriers in the delocalized states. In comparison to fast Auger-like intraband scattering processes, we find a reduced overall efficiency of Coulomb-mediated interband transitions due the required electron-hole correlations for the recombination processes.

A scaling-limit approach to the theory of laser transition

The conditions for the appearance of a sharp laser transition are formulated in terms of a scaling limit, involving vanishing cavity loss and light-matter coupling, $κ\to 0$, $g \to 0$, such that $g^2/κ$ stays finite. It is shown analytically that in this asymptotic parameter domain, and for pump rates above the threshold value, the photon output becomes large in a sense that is specified, and the photon statistics becomes strictly Poissonian. Numerical examples for the case of a two-level and a three-level emitter are presented and discussed in relation to the analytic result.

The two-level atom laser: analytical results and the laser transition

The problem of the two-level atom laser is studied analytically. The steady-state solution is expressed as a continued fraction, and allows for accurate approximation by rational functions. Moreover, we show that the abrupt change observed in the pump dependence of the steady-state population is directly connected with the transition to the lasing regime. The condition for a sharp transition to Poissonian statistics is expressed as a scaling limit of vanishing cavity loss and light-matter coupling, $κ\to 0$, $g \to 0$, such that $g^2/κ$ stays finite and $g^2/κ> 2 γ$, where $γ$ is the rate of atomic losses. The same scaling procedure is also shown to describe a similar change to Poisson distribution in the Scully-Lamb laser model too, suggesting that the low-$κ$, low-$g$ asymptotics is of a more general significance for the laser transition.

Relaxation properties of the quantum kinetics of carrier-LO-phonon interaction in quantum wells and quantum dots

The time evolution of optically excited carriers in semiconductor quantum wells and quantum dots is analyzed for their interaction with LO-phonons. Both the full two-time Green's function formalism and the one-time approximation provided by the generalized Kadanoff-Baym ansatz are considered, in order to compare their description of relaxation processes. It is shown that the two-time quantum kinetics leads to thermalization in all the examined cases, which is not the case for the one-time approach in the intermediate-coupling regime, even though it provides convergence to a steady state. The thermalization criterion used is the Kubo-Martin-Schwinger condition.

Coulomb scattering in nitride based self-assembled quantum-dot systems

We study the carrier capture and relaxation due to Coulomb scattering in nitride-based quantum dots on the basis of population kinetics. For the states involved in the scattering processes the combined influence of the quantum-confined Stark effect and many-body renormalizations is taken into account. The charge separation induced by the built-in field has important consequences on the capture and relaxation rates. It is shown that its main effect comes through the renormalization of the energies of the states involved in the collisions, and leads to an increase in the scattering efficency.

Coulomb effects in semiconductor quantum dots

Coulomb correlations in the optical spectra of semiconductor quantum dots are investigated using a full-diagonalization approach. The resulting multi-exciton spectra are discussed in terms of the symmetry of the involved states. Characteristic features of the spectra like the nearly equidistantly spaced s-shell emission lines and the approximately constant p-shell transition energies are explained using simplified Hamiltonians that are derived taking into account the relative importance of various interaction contributions. Comparisons with previous results in the literature and their interpretation are made.
