Observation of Orbital Hall Effect in Si

Controlling/storing information carriers, such as electron charge and spin, is key for modern information society, and significant efforts have been paid made to establish novel technologies at the nanoscale. The rise of Si-based semiconductor technology and magnetism-based technology has been motivated by the aforementioned demands. However, both technologies have been individually developed, with little effort in fusing them. Hence, establishing a technology to bridge semiconductor and magnetism-based technologies that would allow realization of a novel information device is strongly awaited. In line with this research strategy, the creation of a magnetic device using semiconductors would enable fundamental innovation. Here, we show that a mother material for modern electronics, Si, gives rise to a room-temperature orbital Hall effect (OHE), enabling the creation of novel energy-efficient magnetic memory via efficient torque generation. The orbital torque efficiency ξJDL of Si largely exceeds that of the archetypal metallic materials used in the OHE. Our achievement overturns the conventional understanding that nonmagnetic semiconductors cannot play a pivotal role in magnetic devices and paves a new avenue for creating novel information devices through the fusion of semiconductor and magnetism-based technologies.

Magnetic properties of AlB$_2$-type holmium silicides and germanides

Discovery of the large magnetocaloric effect in HoB$_2$ has highlighted the practical advantage of heavy rare-earth ions. Other holmium compounds are of interest, and we here report the synthesis and the magnetic properties of HoSi$_{1.67}$ and HoGe$_{1.67}$ which form the same AlB$_2$-type structure but with vacancies. They are found to show the antiferromagnetic order with the Neel temperature 17.6(2)K for HoSi$_{1.67}$ and 9.9(2)K for HoGe$_{1.67}$, and the magnetic entropy changes at the temperature are 0.05(1)J/cm$^3$K for HoSi$_{1.67}$ and 0.08(1)J/cm$^3$K for HoGe$_{1.67}$. Magnetic orders were suppressed by replacing vacancies with nickel, resulting in an increase of magnetic entropy changes. Distance between the in-plane Ho$^{3+}$ ions appears to be an important parameter leading to the transition between the antiferromagnetic (HoSi$_{1.67}$) and the ferromagnetic (HoB$_2$) order. The finding may aid the exploration of other heavy rare-earth compounds for similar applications.

Spectroscopic investigations on trivalent ruthenium ions in ruthenium perovskite oxide thin films

The $d^5$ electron configurations under the crystal field, spin-orbit coupling, and Coulomb interaction give rise to a plethora of profound ground states. Ruthenium perovskite oxides exhibit a number of unconventional properties yet the Ru$^{4+}$ state ($4d^4$) is usually stable in these materials. In this regard, Ru$^{3+}$ ions in perovskite materials are expected to be a mesmerising playground of $4d^5$ electron configurations. Here, we report measurements of x-ray photoemission spectroscopy on recently synthesized perovskite ruthenium oxide thin films, LaRuO$_3$ and NdRuO$_3$, whose valence state of the ruthenium ions is trivalent. We discuss correlation and spin-orbit effects from the valence-band spectra, in particular an additional peak structure around 3-5 eV, reminiscent of the so-called 3 eV peak observed in Sr$_2$RuO$_4$. Moreover, we find that the core-level spectra of these materials are quantitatively different from those in other ruthenates which possess Ru$^{4+}$ ions, e.g., SrRuO$_3$. We therefore argue that the core level spectra of LaRuO$_3$ and NdRuO$_3$ are peculiar to the Ru$^{3+}$ states.

Search for proton decay via $p\rightarrow μ^+K^0$ in 0.37 megaton-years exposure of Super-Kamiokande

We searched for proton decay via $p\toμ^+K^0$ in 0.37\,Mton$\cdot$years of data collected between 1996 and 2018 from the Super-Kamiokande water Cherenkov experiment. The selection criteria were defined separately for $K^0_S$ and $K^0_L$ channels. No significant event excess has been observed. As a result of this analysis, which extends the previous search by an additional 0.2\,Mton$\cdot$years of exposure and uses an improved event reconstruction, we set a lower limit of $3.6\times10^{33}$ years on the proton lifetime.

Estimation of Grüneisen parameter of high-entropy-alloy-type functional materials

In functional materials like thermoelectric materials and superconductors, the interplay between functionality, electronic structure, and phonon characteristics is one of the key factors to improve functionality and to understand the mechanisms. In the first part of this article, we briefly review investigations on lattice anharmonicity in functional materials by Grüneisen parameter (γG). One can find that the γG can be a good scale for large lattice anharmonicity and for detecting a change in anharmonicity amplitude in functional materials. Then, we show original results on estimation of γG for recently-developed high-entropy-alloy-type (HEA-type) functional materials with a layered structure and a NaCl-type structure. As a common trend between those two systems with two- and three-dimensional structures, we find that γG increases by a slight increase in configurational entropy of mixing (ΔSmix), and then γG decreases with increasing ΔSmix in high-entropy region.

Domain dependent Fermi arcs observed in a striped phase dichalcogenide

Angle-resolved photoemission spectromicroscopy on IrTe2 reveals evolution of mesoscopic striped domains across its first order phase transition at about 280 K. The striped texture of the domains is characterized by a herringbone arrangement of the electronic anisotropy axes. Under further cooling down to 47 K, the striped domains evolve into trijunction domains with the electronic anisotropy in three directions. Each domain harbors quasi one-dimensional surface bands forming Fermi arcs with peculiar spin polarization. The Fermi arc corresponds to an edge state of the two-dimensional bulk electronic states truncated at the surface, indicating an interesting interplay between the symmetry breaking and the surface electronic states.

Two-temperature Magnetohydrodynamic simulations for sub-relativistic AGN jets:Dependence on the fraction of the electron heating

We present the results of two-temperature magnetohydrodynamic simulations of the propagation of sub-relativistic jets of active galactic nuclei. The dependence of the electron and ion temperature distributions on the fraction of electron heating fe at the shock front is studied for fe=0, 0.05, and 0.2. Numerical results indicate that in sub-relativistic, rarefied jets, the jet plasma crossing the terminal shock forms a hot, two-temperature plasma in which the ion temperature is higher than the electron temperature. The two-temperature plasma expands and forms a backflow referred to as a cocoon, in which the ion temperature remains higher than the electron temperature for longer than 100 Myr. Electrons in the cocoon are continuously heated by ions through Coulomb collisions, and the electron temperature thus remains at Te > 10^9 K in the cocoon. X-ray emissions from the cocoon are weak because the electron number density is low. Meanwhile, soft X-rays are emitted from the shocked intracluster medium surrounding the cocoon. Mixing of the jet plasma and the shocked intracluster medium through the Kelvin--Helmholtz instability at the interface enhances X-ray emissions around the contact discontinuity between the cocoon and shocked intracluster medium.

Voltage-induced precessional switching at zero-bias magnetic field in a conically magnetized free layer

Voltage-induced magnetization dynamics in a conically magnetized free layer with an elliptic cylinder shape is theoretically studied on the basis of the macrospin model. It is found that an application of voltage pulse can induce the precessional switching of magnetization even at zero-bias magnetic field, which is of substantial importance for device applications such as voltage-controlled nonvolatile memory. Analytical expressions of the conditions for precessional switching are derived.

Critical current density of a spin-torque oscillator with an in-plane magnetized free layer and an out-of-plane magnetized polarizer

Spin-torque induced magnetization dynamics in a spin-torque oscillator with an in-plane (IP) magnetized free layer and an out-of-plane (OP) magnetized polarizer under IP shape-anisotropy field ($H_{\rm k}$) and applied IP magnetic field ($H_{\rm a}$) was theoretically studied based on the macrospin model. The rigorous analytical expression of the critical current density ($J_{\rm c1}$) for the OP precession was obtained. The obtained expression successfully reproduces the experimentally obtained $H_{\rm a}$-dependence of $J_{\rm c1}$ reported in [D. Houssameddine $et$ $al$., Nat. Mater. 6, 447 (2007)].

Novel Diamond Anvil Cell for Electrical Measurements using Boron-doped Metallic Diamond Electrodes

A novel diamond anvil cell suitable for electrical transport measurements under high pressure has been developed. A boron-doped metallic diamond film was deposited as an electrode onto a nano-polycrystalline diamond anvil using a microwave plasma-assisted chemical vapor deposition technique combined with electron beam lithography. The electrical transport measurements of Pb were performed up to 8 GPa, and the maximum pressure reached was above 30 GPa. The boron-doped metallic diamond electrodes showed no signs of degradation after repeated compression measurements.

Magneto-hydrodynamic Simulations of a Jet Drilling an HI Cloud: Shock Induced Formation of Molecular Clouds and Jet Breakup

The formation mechanism of the jet-aligned CO clouds found by NANTEN CO observations is studied by magnetohydrodynamical (MHD) simulations taking into account the cooling of the interstellar medium. Motivated by the association of the CO clouds with the enhancement of HI gas density, we carried out MHD simulations of the propagation of a supersonic jet injected into the dense HI gas. We found that the HI gas compressed by the bow shock ahead of the jet is cooled down by growth of the cooling instability triggered by the density enhancement. As a result, cold dense sheath is formed around the interface between the jet and the HI gas. The radial speed of the cold, dense gas in the sheath is a few km/s almost independent of the jet speed. Molecular clouds can be formed in this region. Since the dense sheath wrapping the jet reflects waves generated in the cocoon, the jet is strongly perturbed by the vortices of the warm gas in the cocoon, which breaks up the jet and forms a secondary shock in the HI-cavity drilled by the jet. The particle acceleration at the shock can be the origin of radio and X-ray filaments observed near the eastern edge of W50 nebula surrounding the galactic jet source SS433.

The jet and arc molecular clouds toward Westerlund 2, RCW 49, and HESS J1023-575; 12CO and 13CO (J=2-1 and J=1-0) observations with NANTEN2 and Mopra Telescope

We have made new CO observations of two molecular clouds, which we call "jet" and "arc" clouds, toward the stellar cluster Westerlund 2 and the TeV gamma-ray source HESS J1023-575. The jet cloud shows a linear structure from the position of Westerlund 2 on the east. In addition, we have found a new counter jet cloud on the west. The arc cloud shows a crescent shape in the west of HESS J1023-575. A sign of star formation is found at the edge of the jet cloud and gives a constraint on the age of the jet cloud to be ~Myrs. An analysis with the multi CO transitions gives temperature as high as 20 K in a few places of the jet cloud, suggesting that some additional heating may be operating locally. The new TeV gamma-ray images by H.E.S.S. correspond to the jet and arc clouds spatially better than the giant molecular clouds associated with Westerlund 2. We suggest that the jet and arc clouds are not physically linked with Westerlund 2 but are located at a greater distance around 7.5 kpc. A microquasar with long-term activity may be able to offer a possible engine to form the jet and arc clouds and to produce the TeV gamma-rays, although none of the known microquasars have a Myr age or steady TeV gamma-rays. Alternatively, an anisotropic supernova explosion which occurred ~Myr ago may be able to form the jet and arc clouds, whereas the TeV gamma-ray emission requires a microquasar formed after the explosion.

Discovery of possible molecular counterparts to the infrared Double Helix Nebula in the Galactic center

We have discovered two molecular features at radial velocities of -35 km/s and 0 km/s toward the infrared Double Helix Nebula (DHN) in the Galactic center with NANTEN2. The two features show good spatial correspondence with the DHN. We have also found two elongated molecular ridges at these two velocities distributed vertically to the Galactic plane over 0.8 degree. The two ridges are linked by broad features in velocity and are likely connected physically with each other. The ratio between the 12CO J=2-1 and J=1-0 transitions is 0.8 in the ridges which is larger than the average value 0.5 in the foreground gas, suggesting the two ridges are in the Galactic center. An examination of the K band extinction reveals a good coincidence with the CO 0 km/s ridge and is consistent with a distance of 8 +/-2 kpc. We discuss the possibility that the DHN was created by a magnetic phenomenon incorporating torsional Alfvén waves launched from the circumnuclear disk (Morris, Uchida & Do 2006) and present a first estimate of the mass and energy involved in the DHN.

Parallel pumping of magnetic vortex gyrations in spin-torque nano-oscillators

We experimentally demonstrate that large magnetic vortex oscillations can be parametrically excited in a magnetic tunnel junction by the injection of radio-frequency (rf) currents at twice the natural frequency of the gyrotropic vortex core motion. The mechanism of excitation is based on the parallel pumping of vortex motion by the rf orthoradial field generated by the injected current. Theoretical analysis shows that experimental results can be interpreted as the manifestation of parametric amplification when rf current is small, and of parametric instability when rf current is above a certain threshold. By taking into account the energy nonlinearities, we succeed to describe the amplitude saturation of vortex oscillations as well as the coexistence of stable regimes.

Spin Transfer Torque with Spin Diffusion in Magnetic Tunnel Junctions

Spin transport in magnetic tunnel junctions in the presence of spin diffusion is considered theoretically. Combining ballistic tunneling across the barrier and diffusive transport in the electrodes, we solve the spin dynamics equation in the metallic layers. We show that spin diffusion mixes the transverse spin current components and dramatically modifies the bias dependence of the effective spin transfer torque. This leads to a significant linear bias dependence of the out-of-plane torque, as well as a non-conventional thickness dependence of both spin torque components.

Spin-Torque Diode Measurements of MgO-Based Magnetic Tunnel Junctions with Asymmetric Electrodes

We present a detailed study of the spin-torque diode effect in CoFeB/MgO/CoFe/NiFe magnetic tunnel junctions. From the evolution of the resonance frequency with magnetic field at different angles, we clearly identify the free-layer mode and find an excellent agreement with simulations by taking into account several terms for magnetic anisotropy. Moreover, we demonstrate the large contribution of the out-of-plane torque in our junctions with asymmetric electrodes compared to the in-plane torque. Consequently, we provide a way to enhance the sensitivity of these devices for the detection of microwave frequency.

Vertical current induced domain wall motion in MgO-based magnetic tunnel junction with low current densities

Shifting electrically a magnetic domain wall (DW) by the spin transfer mechanism is one of the future ways foreseen for the switching of spintronic memories or registers. The classical geometries where the current is injected in the plane of the magnetic layers suffer from a poor efficiency of the intrinsic torques acting on the DWs. A way to circumvent this problem is to use vertical current injection. In that case, theoretical calculations attribute the microscopic origin of DW displacements to the out-of-plane (field-like) spin transfer torque. Here we report experiments in which we controllably displace a DW in the planar electrode of a magnetic tunnel junction by vertical current injection. Our measurements confirm the major role of the out-of-plane spin torque for DW motion, and allow to quantify this term precisely. The involved current densities are about 100 times smaller than the one commonly observed with in-plane currents. Step by step resistance switching of the magnetic tunnel junction opens a new way for the realization of spintronic memristive devices.

Measuring spin of a supermassive black hole at the Galactic centre -- Implications for a unique spin

We determine the spin of a supermassive black hole in the context of discseismology by comparing newly detected quasi-periodic oscillations (QPOs) of radio emission in the Galactic centre, Sagittarius A* (Sgr A*), as well as infrared and X-ray emissions with those of the Galactic black holes. We find that the spin parameters of black holes in Sgr A* and in Galactic X-ray sources have a unique value of $\approx 0.44$ which is smaller than the generally accepted value for supermassive black holes, suggesting evidence for the angular momentum extraction of black holes during the growth of supermassive black holes. Our results demonstrate that the spin parameter approaches the equilibrium value where spin-up via accretion is balanced by spin-down via the Blandford-Znajek mechanism regardless of its initial spin. We anticipate that measuring the spin of black holes by using QPOs will open a new window for exploring the evolution of black holes in the Universe.
