Machine-learning based methodologies for 3d x-ray measurement, characterization and optimization for buried structures in advanced ic packages

For over 40 years lithographic silicon scaling has driven circuit integration and performance improvement in the semiconductor industry. As silicon scaling slows down, the industry is increasingly dependent on IC package technologies to contribute to further circuit integration and performance improvements. This is a paradigm shift and requires the IC package industry to reduce the size and increase the density of internal interconnects on a scale which has never been done before. Traditional package characterization and process optimization relies on destructive techniques such as physical cross-sections and delayering to extract data from internal package features. These destructive techniques are not practical with today's advanced packages. In this paper we will demonstrate how data acquired non-destructively with a 3D X-ray microscope can be enhanced and optimized using machine learning, and can then be used to measure, characterize and optimize the design and production of buried interconnects in advanced IC packages. Test vehicles replicating 2.5D and HBM construction were designed and fabricated, and digital data was extracted from these test vehicles using 3D X-ray and machine learning techniques. The extracted digital data was used to characterize and optimize the design and production of the interconnects and demonstrates a superior alternative to destructive physical analysis. We report an mAP of 0.96 for 3D object detection, a dice score of 0.92 for 3D segmentation, and an average of 2.1um error for 3D metrology on the test dataset. This paper is the first part of a multi-part report.

Skyrmion-based Magnetic Traps for Ultracold Atoms

We show that the stray field generated by isolated magnetic skyrmions can be used to trap ultracold atoms. Specially, ring-shaped and double-well trapping potentials for ultracold atoms can be created by combining the field from two isolated skyrmions. The geometry size, potential barrier, trapping frequency and Majorana loss rate of these magnetic traps can be tuned by the external magnetic field or device configuration. The results here could be useful to develop atomtronics devices by manipulating the magnetic skyrmions with modern spintronics techniques.

Current-driven Dynamics of Magnetic Skyrmion in Chiral Ferromagnetic Film with Spatially Modulated Dzyaloshinskii-Moriya Interaction

The dynamics of magnetic skyrmion driven by spin-polarized current is theoretically studied in the chiral ferromagnetic film with spatially modulated Dzyaloshinskii-Moriya interaction. Three cases including linear, sinusoidal, and periodic rectangular modulations have been considered, where the increase, decrease, and the periodic modification of the size and velocity of the skyrmion have been observed in the microscopic simulations. These phenomena are well explained by the Thiele equation, where an effective force on the skyrmion is induced by the inhomogeneous Dzyaloshinskii-Moriya interaction. The results here suggest that the dynamics of skyrmion can be manipulated by artificially tuning the Dzyaloshinskii-Moriya interaction in chiral ferromagnetic film with material engineering methods, which will be useful to design skyrmion-based spintronics devices.

Control of Ultracold Atoms with a Chiral Ferromagnetic Film

We show that the magnetic field produced by a chiral ferromagnetic film can be applied to control ultracold atoms. The film will act as a magnetic mirror or a reflection grating for ultracold atoms when it is in the helical phase or the skyrmion crystal phase respectively. By applying a bias magnetic field and a time-dependent magnetic field, one-dimensional or two-dimensional magnetic lattices including honeycomb, Kagome, triangular types can be created to trap the ultracold atoms. We have also discussed the trapping height, potential barrier, trapping frequency, and Majorana loss rate for each lattice. Our results suggest that the chiral ferromagnetic film can be a platform to develop artificial quantum systems with ultracold atoms based on modern spintronics technologies.

Magnetostatics of Magnetic Skyrmion Crystals

Magnetic skyrmion crystals are topological magnetic textures arising in the chiral ferromagnetic materials with Dzyaloshinskii-Moriya interaction. The magnetostatic fields generated by magnetic skyrmion crystals are first studied by micromagnetic simulations. For Néel-type skyrmion crystals, the fields will vanish on one side of the crystal plane, which depend on the helicity; while for Bloch-type skyrmion crystals, the fields will distribute over both sides, and are identical for the two helicities. These features and the symmetry relations of the magetostatic fields are understood from the magnetic scalar potential and magnetic vector potential of the hybridized triple-Q state. The possibility to construct magnetostatic field at nanoscale by stacking chiral ferromagnetic layers with magnetic skyrmion crystals is also discussed, which may have potential applications to trap and manipulate neutral atoms with magnetic moments.
