Terahertz Phase Inversion via Field-Free Spin-Orbit Torque Switching in an Antenna-Integrated Spintronic Heterostructure

We demonstrate microsecond-timescale electrical control of the terahertz (THz) emission phase in broadband field-free spintronic THz emitters, enabling megahertz-rate phase inversion while overcoming the kilohertz limitations of conventional mechanical and field-driven approaches. Our device integrates an H-dipole antenna with a spintronic heterostructure exhibiting uniaxial magnetic anisotropy, enabling deterministic spin-orbit torque induced in-plane magnetization switching without external magnetic fields. The corresponding THz phase inversion is directly observed in the time domain signal, by applying $1\,\mu \mathrm{s}$ electrical pulses on the bias striplines of the H-dipole. This field-free operation reduces system complexity while significantly extending modulation bandwidth. Our results establish electrically programmable spintronic THz emitters that could be used to develop a compact and scalable platform for integrated on-chip THz devices and ultrafast applications, including phase-sensitive spectroscopy and near-field imaging, where high-speed and precise control of THz waveforms is essential.

Emergent spin Hall conductivity in Tantalum-Rhenium alloys

We investigate the spin Hall conductivity (SHC) of a composition series of a Ta-Re bcc solid solution. At approximately 60 at.% Ta the Ta-Re alloy features an SHC similar to bcc-W, while both endpoints of the compositional series have rather moderate SHC. The intermediate stoichiometries exhibit a substantial enhancement due to Fermi level tuning through the same band structure feature which gives bcc-W and $\beta$-W its large SHC. We provide experimental evidence for the enhancement of the SHC in the alloy via THz emission upon ultrafast laser excitation of Ta-Re/CoFeB bilayers. We demonstrate that a rigid band model derived from bcc-W and Fermi level tuning describes the experimental data with a similar accuracy as coherent potential approximation alloy calculations of the SHC.

Photoconductive receivers at 1030 nm for high average power pulsed THz detection

In the last few years, many advances have been made in the demonstration of high-average power pulsed THz sources; however, little effort has been made to study compatible sensitive field-resolved detectors. Here, we investigate ErAs:InAlGaAs photoconductive receivers optimized for a probe wavelength of 1030 nm and thus suitable for the new class of high-power ultrafast Ytterbium-based laser sources for THz generation and detection. The performance of the receiver is tested with a few-cycle THz source with high average power up to 20 mW and the dynamic range and saturation behavior of the receiver is thoroughly characterized. Under optimized settings, a dynamic range of more than 115 dB is reached in a 120 s measurement time with 20 mW of THz average power, which is among the highest reported values to date. By reviewing the state-of-the art in TDS measurement and post-processing technology, we identify current limitations and guidelines for further increasing the dynamic range towards 150 dB in short measurement times using high average power THz systems.

Wavelength conversion through plasmon-coupled surface states

Surface states generally degrade semiconductor device performance by raising the charge injection barrier height, introducing localized trap states, inducing surface leakage current, and altering the electric potential. Therefore, there has been an endless effort to use various surface passivation treatments to suppress the undesirable impacts of the surface states. We show that the giant built-in electric field created by the surface states can be harnessed to enable passive wavelength conversion without utilizing any nonlinear optical phenomena. Photo-excited surface plasmons are coupled to the surface states to generate an electron gas, which is routed to a nanoantenna array through the giant electric field created by the surface states. The induced current on the nanoantennas, which contains mixing product of different optical frequency components, generates radiation at the beat frequencies of the incident photons. We utilize the unprecedented functionalities of plasmon-coupled surface states to demonstrate passive wavelength conversion of nanojoule optical pulses at a 1550 nm center wavelength to terahertz regime with record-high efficiencies that exceed nonlinear optical methods by 4-orders of magnitude. The presented scheme can be used for optical wavelength conversion to different parts of the electromagnetic spectrum ranging from microwave to infrared regimes by using appropriate optical beat frequencies.

Inducing an Incipient Terahertz Finite Plasmonic Crystal in Coupled Two Dimensional Plasmonic Cavities

We measured a change in the current transport of an antenna-coupled, multi-gate, GaAs/AlGaAs field-effect transistor when terahertz electromagnetic waves irradiated the transistor and attribute the change to bolometric heating of the electrons in the two-dimensional electron channel. The observed terahertz absorption spectrum indicates coherence between plasmons excited under adjacent biased device gates. The experimental results agree quantitatively with a theoretical model we developed that is based on a generalized plasmonic transmission line formalism and describes an evolution of the plasmonic spectrum with increasing electron density modulation from homogeneous to the crystal limit. These results demonstrate an electronically induced and dynamically tunable plasmonic band structure.

Directional Emission of Dielectric Disks with a Finite Scatterer in the THz Regime

In the Terahertz (THz) domain, we investigate both numerically and experimentally the directional emission of whispering gallery mode resonators that are perturbed by a small scatterer in the vicinity of the resonators rim. We determine quality factor degradation, the modal structure and the emission direction for various geometries. We find that scatterers do allow for directional emission without destroying the resonator's quality factor. This finding allows for new geometries and outcoupling scenarios for active whispering gallery mode structures such as quantum cascade lasers and passive resonators such as evanescent sensors. The experimental results agree well with finite difference time domain simulations.

Self-assembled ErSb nanostructures of tunable shape and orientation: growth and plasmonic properties

Self-assembled, semimetallic ErSb single crystal nanostructures, grown by molecular beam epitaxy, are embedded within a semiconductor GaSb matrix. Formation, evolution and orientation of a variety of nanostructures, including spherical nanoparticles, elongated nanorods, octagonal shaped nanowires oriented along the surface normal and nanowires oriented in the growth plane, are controlled simply by the Er fraction. The plasmonic properties of the semimetal/semiconductor composites are characterized and quantified by three polarization-resolved spectroscopy techniques, spanning more than three orders of magnitude in frequency from 100 GHz up to 300 THz. The effect of the size, shape and orientation of the nanostructures is characterized by polarization-sensitive response and modeled by a Maxwell-Garnett effective medium theory.
