High-Efficiency Acousto-Optic Modulation on Non-Suspended Thin-Film Lithium Tantalate

Acousto-optic (AO) interactions provide a powerful interface between the microwave and optical domains, enabling functionalities such as optical switching, non-reciprocal propagation and efficient microwave-to-optical transduction. Integrated demonstrations to date have largely relied on thin-film lithium niobate (TFLN), which offers strong piezoelectric response and low optical loss performance. Here, we establish lithium tantalate on insulator (LTOI) as a scalable platform for integrated acousto-optics. LTOI combines intrinsically low birefringence, high optical damage threshold, strong electro-optic and Kerr nonlinearities, and superior acoustic quality factors with a mature high-volume manufacturing base. We demonstrate for the first time acousto-optic modulation on the LTOI platform. By exploiting the anisotropy of surface acoustic waves, we reveal a direct correlation between acousto-optic modulation efficiency and the electromechanical coupling coefficient of lithium tantalate. In particular, acoustic excitation along the crystal Z-axis enhances the higher-order R1 mode, yielding the highest modulation efficiency. Our Mach-Zehnder interferometers achieve a modulation efficiency of 0.68 $\mathrm{\mathbf{V \cdot cm}}$, while racetrack resonators reach 0.022 $\mathrm{\mathbf{V \cdot cm}}$ -representing, to the best of our knowledge, the lowest $\mathrm{V_\pi L}$ demonstrated in non-suspended ferroelectric platforms. This record performance directly enables microwave-to-optical conversion without suspended structures, establishing LTOI as a robust and scalable platform for integrated acousto-optics with broad applications in communications, signal processing, and quantum information technologies.

Monolithic integration of diverse crystalline thin films on diamond for near-junction thermal management

The pursuit of extreme miniaturization and high power in 6G RF front-ends has cast thermal dissipation as the central challenge. Here, we have demonstrated the monolithic integration of functionally distinct single-crystal thin films, including \b{eta}-Ga2O3, Si, GaN, and LiTaO3, onto a single diamond substrate using a multi-step transfer printing technique. Focusing on the critical \b{eta}-Ga2O3/diamond interface, we achieve an exceptional interfacial thermal conductance (ITC) of 149 MW m-2 K-1 through ultra-high vacuum (UHV) annealing, creating an atomically sharp interface featuring covalent bonding. Vibrational electron energy-loss spectroscopy (EELS) analysis combining with molecular dynamics (MD) simulations reveal that distinctive interfacial phonon modes at the \b{eta}-Ga2O3/diamond heterointerface dominate ultrahigh ITC. We experimentally demonstrate that by improving the ITC, the thermal resistance (Rth) of a diamond-based \b{eta}-Ga2O3 MOSFET is driven to a record-low value of 1.58 K mm W-1, underscoring the critical role of interface engineering in near-junction thermal management for diamond-integrated devices. This work demonstrates a scalable, diamond-based monolithic integration platform designed to solve the near-junction thermal challenges in high-power RF front-ends.

Silicon carbide for integrated photonics

The recent progress in chip-scale integrated photonics has stimulated the rapid development of material platforms with desired optical properties. Among the different material platforms that are currently investigated, the third-generation semiconductor, silicon carbide (SiC), offers the broadest range of functionalities, including wide bandgap, high optical nonlinearities, high refractive index, and CMOS-compatible device fabrication process. Here, we provide an overview of SiC-based integrated photonics, presenting the latest progress on investigating its basic optical and optoelectronic properties, as well as the recent developments in the fabrication of several typical approaches for light confinement structures that form the basic building blocks for low-loss, high functional and industry-compatible integrated photonic platform. Moreover, recent works employing SiC as optically-readable spin hosts for quantum information applications are also summarized and discussed. As a still-developing integrated photonic platform, the prospects and challenges of SiC material platform in the field of integrated photonics are also discussed, followed by potential solutions.

Monolithic Integrated Multiband Acoustic Devices on Heterogeneous Substrate for Sub-6 GHz RF-FEMs

Monolithic integration of multiband (1.4~ 6.0 GHz) RF acoustic devices were successfully demonstrated within the same process flow by using the lithium niobate (LN) thin film on silicon carbide (LNOSiC) substrate. A novel surface mode with sinking energy distribution was proposed, exhibiting reduced propagation loss. Surface wave and Lamb wave resonators with suppressed transverse modes and leaky modes were demonstrated, showing scalable resonances from 1.4 to 5.7 GHz, electromechanical coupling coefficients (k2) between 7.9% and 29.3%, and maximum Bode-Q (Qmax) larger than 3200. Arrayed filters with a small footprint (4.0 x 2.5 mm2) but diverse center frequencies (fc) and 3-dB fractional bandwidths (FBW) were achieved, showing fc from 1.4 to 6.0 GHz, FBW between 3.3% and 13.3%, and insertion loss (IL) between 0.59 and 2.10 dB. These results may promote the progress of hundred-filter sub-6 GHz RF front-end modules (RF-FEMs).

Tests for comparing time-invariant and time-varying spectra based on the Anderson-Darling statistic

Based on periodogram-ratios of two univariate time series at different frequency points, two tests are proposed for comparing their spectra. One is an Anderson-Darling-like statistic for testing the equality of two time-invariant spectra. The other is the maximum of Anderson-Darling-like statistics for testing the equality of two spectra no matter that they are time-invariant and time-varying. Both of two tests are applicable for independent or dependent time series. Several simulation examples show that the proposed statistics outperform those that are also based on periodogram-ratios but constructed by the Pearson-like statistics.
