OTTER - Two Transistor - One RRAM Architecture for Reliable In-Memory-Computing in 28 nm CMOS Technology

This work presents OTTER, a 28 nm CMOS platform co-integrated with TaOx-based valence-change mechanism (VCM) RRAM, demonstrating a two-transistor-one-memristive-device (2T1R) architecture for reliable in-memory computing. The 2T1R cell combines a low-drive-current (LD) transistor and a high-drive-current (HD) transistor in parallel, providing dedicated bias paths for SET programming and RESET operation, respectively. Through systematic experimental and simulated comparison of various transistor-pairing configurations using the physical compact model JART VCM Rth, design guidelines for transistor sizing are derived, establishing the minimum RESET transistor W/L required for complete RESET as a function of the SET current compliance. The 2T1R cell is further characterized under pulse-based programming, demonstrating multilevel analog conductance tuning with narrow, well separated conductance states across six programmable levels. An analog content-addressable memory (aCAM) design based on the same 2T1R cell is additionally analyzed at the circuit level, evaluating trade-offs between top- and bottom-connected RRAM comparator configurations. A hardware implementation of compute-in-memory (CIM) multiply-and-accumulate (MAC) operations is further demonstrated on a 15 x 15 2T1R crossbar array.

Internet Anomaly Detection based on Complex Network Path

Detecting the anomaly behaviors such as network failure or Internet intentional attack in the large-scale Internet is a vital but challenging task. While numerous techniques have been developed based on Internet traffic in past years, anomaly detection for structured datasets by complex network have just been of focus recently. In this paper, a anomaly detection method for large-scale Internet topology is proposed by considering the changes of network crashes. In order to quantify the dynamic changes of Internet topology, the network path changes coefficient(NPCC) is put forward which will highlight the Internet abnormal state after it is attacked continuously. Furthermore we proposed the decision function which is inspired by Fibonacci Sequence to determine whether the Internet is abnormal or not. That is the current Internet is abnormal if its NPCC is beyond the normal domain which structured by the previous k NPCCs of Internet topology. Finally the new Internet anomaly detection method was tested over the topology data of three Internet anomaly events. The results show that the detection accuracy of all events are over 97%, the detection precision of each event are 90.24%, 83.33% and 66.67%, when k = 36. According to the experimental values of the index F_1, we found the the better the detection performance is, the bigger the k is, and our method has better performance for the anomaly behaviors caused by network failure than that caused by intentional attack. Compared with traditional anomaly detection, our work may be more simple and powerful for the government or organization in items of detecting large-scale abnormal events.

Improving controllability of complex networks by rewiring links regularly

Network science have constantly been in the focus of research for the last decade, with considerable advances in the controllability of their structural. However, much less effort has been devoted to study that how to improve the controllability of complex networks. In this paper, a new algorithm is proposed to improve the controllability of complex networks by rewiring links regularly which transforms the network structure. Then it is demonstrated that our algorithm is very effective after numerical simulation experiment on typical network models (Erdös-Rényi and scale-free network). We find that our algorithm is mainly determined by the average degree and positive correlation of in-degree and out-degree of network and it has nothing to do with the network size. Furthermore, we analyze and discuss the correlation between controllability of complex networks and degree distribution index: power-law exponent and heterogeneity
