Transition from Ferromagnetism to Antiferromagnetism in Ga$_{1-x}$Mn$_x$N

Using density functional theory, we study the magnetic stability of the Ga$_{1-x}$Mn$_x$N alloy system. We show that unlike Ga$_{1-x}$Mn$_x$As, which shows only ferromagnetic (FM) phase, Ga$_{1-x}$Mn$_x$N can be stable in either FM or antiferromagnetic phases depending on the alloy concentration. The magnetic order can also be altered by applying pressure or with charge compensation. A unified model is used to explain these behaviors.

Calculated spin-orbit splitting of all diamond-like and zinc-blende semiconductors: Effects of p1/2 local orbitals and chemical trends

e have calculated the spin-orbit (SO) splitting $Δ_{SO}=ε(Γ_{8v}) - ε(Γ_{7v})$ for all diamond-like group IV and zinc-blende group III-V, II-VI, and I-VII semiconductors using the full potential linearized augmented plane wave method within the local density approximation. The SO coupling is included using the second variation procedure, including the $p_{1/2}$ local orbitals. The calculated SO splittings are in very good agreement with available experimental data. The corrections due to the inclusion of the $p_{1/2}$ local orbital are negligible for lighter atoms, but can be as large as $\sim$250 meV for 6$p$ anions. We find that (i) the SO splittings increase monotonically when anion atomic number increases; (ii) the SO splittings increase with the cation atomic number when the compound is more covalent such as in most III-V compounds; (iii) the SO splittings decrease with the cation atomic number when the compound is more ionic, such as in II-VI and the III-nitride compounds; (iv) the common-anion rule, which states that the variation of $Δ_{SO}$ is small for common-anion systems, is usually obeyed, especially for ionic systems, but can break down if the compounds contain second-row elements such as BSb;(v) for IB-VII compounds, the $Δ_{SO}$ is small and in many cases negative and it does not follow the rules discussed above. These trends are explained in terms of atomic SO splitting, volume deformation-induced charge renormalization, and cation-anion $p$--$d$ couplings.

Band structure parameters of the nitrides: The origin of the small band gap of InN

Using a band-structure method that includes the correction to the band gap error in the local density approximation (LDA), we study the chemical trends of the band gap variation in III-V semiconductors and predict that the band gap for InN is 0.8 +/- 0.1 eV, which is much smaller than previous experimental value of approx. 1.9 eV. The unusually small band gap for InN is explained in terms of the high electronegativity of nitrogen and consequently the small band gap deformation potential of InN. The possible origin of the measured large band gaps is discussed in terms of the non-parabolicity of the bands and the Moss-Burstein shift. Based on the error analysis of our LDA calculation and available experimental data we have compiled the recommended band structure parameters for wurtzite AlN, GaN and InN.
