Spin-torque memristors based on perpendicular magnetic tunnel junctions with a hybrid chiral texture

Spin-torque memristors were proposed in 2009, which could provide fast, low-power and infinite memristive behavior for large-density non-volatile memory and neuromorphic computing. However, the strict requirements of combining high magnetoresistance, stable intermediate states and spin-polarized current switching in a single device pose difficulties in physical implementation. Here, we experimentally demonstrate a nanoscale spin-torque memristor based on a perpendicular-anisotropy magnetic tunnel junction with a CoFeB/W/CoFeB composite free layer structure. Its tunneling magnetoresistance is higher than 200%, and memristive behavior can be realized by spin-transfer torque switching. Memristive states are maintained by robust domain wall pinning around clusters of W atoms, where nanoscale vertical chiral spin textures could be formed through the competition between opposing Dzyaloshinskii-Moriya interactions and the fluctuating interlayer coupling caused by the Ruderman-Kittel-Kasuya-Yosida interaction between the two CoFeB free layers. Spike-timing-dependent plasticity is also demonstrated in this device.

Two Efficient Beamformers for Secure Precise Jamming and Communication with Phase Alignment

To achieve a better effect of interference on eavesdropper with an enhanced security, a secure precise jamming (PJ) and communication (SPJC) is proposed and its basic idea is to force the transmit energy of artificial noise (AN) and confidential message into the neighborhoods of Eve and Bob by using random subcarrier selection (RSS), directional modulation, and beamforming under phase alignment (PA) constraint (PAC). Here, we propose two high-performance beamforming schemes: minimum transmit power (Min-TP) and minimum regularized transmit power (Min-RTP) to achieve SPJC under PAC and orthogonal constraint (OC), where OC means that AN and CM are projected onto the null-spaces of the desired and eavesdropping channels, respectively. Simulation results show that the proposed Min-TP and Min-RTP methods perform much better than existing equal amplitude (EA) method in terms of both bit-error-rate (BER) and secrecy rate (SR) at medium and high signal-to-noise ratio regions. The SR performance difference between the proposed two methods becomes trivial as the number of transmit antennas approaches large-scale. More importantly, we also find the fact that all three schemes including EA, Min-TP, and Min-RTP can form two main peaks of AN and CM around Eve and Bob, respectively. This achieves both PJ and secure precise wireless transmission (SPWT), called SPJC.

Optimal Power Allocation for Secure Directional Modulation Networks with a Full-duplex UAV User

This paper make an investigation of a secure unmanned aerial vehicle (UAV)-aided communication network based on directional modulation(DM), in which one ground base station (Alice), one legitimate full-duplex (FD) user (Bob) and one illegal receiver (Eve) are involved. In this network, Alice acts as a control center to transmit confidential message and artificial noise (AN). The UAV user, moving along a linear flight trajectory, is intended to receive the useful information from Alice. At the same time, it also sends AN signals to further interference Eve's channel. Aiming at maximizing secrecy rate during the UAV flight process, a joint optimization problem is formulated corresponding to power allocation (PA) factors, beamforming vector, AN projection matrices. For simplicity, maximum ratio transmission, null-space projection and the leakage-based method are applied to form the transmit beamforming vector, AN projection matrix at Alice, and AN projection vector at Bob, respectively. Following this, the optimization problem reduces into a bivariate optimization programme with two PA factors. We put forward an alternating iterative algorithm to optimize the two PA factors. Simulation results demonstrate that the proposed strategy for FD mode achieves a higher SR than the half-duplex (HD) mode, and outperforms the FD mode with fixed PA strategy.

Low spin-polarization in the heavy metal\ferromagnet structures detected through the domain wall motion by synchronized magnetic field and current

CoFeB is a very soft material, in which Domain Wall (DW) can be moved easily under a weak magnetic field. However, it is very difficult to move DWs in Ta\CoFeB\MgO nanowires with interfacial perpendicular magnetic anisotropy through a spin-polarized current, and this limits the perspectives of racetrack memory driven by the current-in-plane mechanism. To investigate this phenomenon, we performed experiments of DW velocity measurement by applying a magnetic field and a current simultaneously. Working in the precessional regime, we have been able to see a very important effect of the spin-polarized current, which allows evaluating the polarization rate of the charge carriers. An unexpected quite low spin polarization rate down to 0.26 have been obtained, which can explain the low efficiency of DW motion induced by the spin-polarized current. Possible reasons for this low rate are analyzed, such as the spin relaxation in the Ta layer.

Alternating Iterative Secure Structure between Beamforming and Power Allocation for UAV-aided Directional Modulation Networks

In unmanned aerial vehicle (UAV) networks, directional modulation (DM) is adopted to improve the secrecy rate (SR) performance. Alice, a ground base station, behaves as a control center, and Bob is a UAV of flying along a linear flight trajectory who optimizes its SR performance by dynamically adjusting its beamforming vectors and power allocation (PA) strategy. Per fixed time interval during the Bob's flight process, the transmit beamforming vectors for useful messages and AN projection are given by the rule of maximizing signal-to-leakage-and-noise ratio (Max-SLNR) and maximizing AN-and-leakage-to-noise ratio (ANLNR), and the optimal PA strategy is based on maximizing SR (Max-SR). More importantly, an alternating iterative structure (AIS) between beamforming and PA is proposed to further improve the SR performance. Simulation results show that the proposed AIS converges rapidly, and can achieve substantial SR gains over Max-SLNR plus Max-ANLNR with fixed PA such as PA factor $β=$ 0.5, and 0.9. In particular, in the case of small-scale antenna array, the SR performance gain achieved by the proposed AIS is more attractive. Additionally, as the number of antennas tends to be large-scale, the average SR performance of the proposed AIS approaches an SR ceil.

Field-free switching of perpendicular magnetic tunnel junction by the interplay of spin orbit and spin transfer torques

Spin-orbit torque and spin-transfer torque are leading the pathway to the future of spintronic memories. However, both of the mechanisms are suffering from intrinsic limitations. In particular, an external magnetic field is required for spin-orbit torque to execute deterministic switching in perpendicular magnetic tunnel junctions; the demand for reduced spin-transfer torque switching current to realize ultralow power is still remaining. Thus, a more advanced switching mechanism is urgently needed to move forward spintronics for wide applications. Here, we experimentally demonstrate the field-free switching of three-terminal perpendicular-anisotropy nanopillar devices through the interaction between spin-orbit and spin-transfer torques. The threshold current density of spin-transfer torque switching is reduced to 0.94 MA.cm-2, which is a significant decrease compared to that in other current-induced magnetization switching mechanisms. In addition, thanks to the interplay of spin-orbit and spin-transfer torques, lower current-induced switching in the conventional two-terminal perpendicular magnetic tunnel junctions is also achieved.

Heterogeneous Memristive Devices Enabled by Magnetic Tunnel Junction Nanopillars Surrounded by Resistive Silicon Switches

Emerging non-volatile memories (NVMs) have currently attracted great interest for their potential applications in advanced low-power information storage and processing technologies. Conventional NVMs, such as magnetic random access memory (MRAM) and resistive random access memory (RRAM) suffer from limitations of low tunnel magnetoresistance (TMR), low access speed or finite endurance. NVMs with synergetic advantages are still highly desired for future computer architectures. Here, we report a heterogeneous memristive device composed of a magnetic tunnel junction (MTJ) nanopillar surrounded by resistive silicon switches, named resistively enhanced MTJ (Re-MTJ), that may be utilized for novel memristive memories, enabling new functionalities that are inaccessible for conventional NVMs. The Re-MTJ device features a high ON/OFF ratio of >1000% and multilevel resistance behaviour by combining magnetic switching together with resistive switching mechanisms. The magnetic switching originates from the MTJ, while the resistive switching is induced by a point-switching filament process that is related to the mobile oxygen ions. Microscopic evidence of silicon aggregated as nanocrystals along the edges of the nanopillars verifies the synergetic mechanism of the heterogeneous memristive device. This device may provide new possibilities for advanced memristive memory and computing architectures, e.g., in-memory computing and neuromorphics.

Skyrmions in magnetic tunnel junctions

In this work, we demonstrate that skyrmions can be nucleated in the free layer of a magnetic tunnel junction (MTJ) with Dzyaloshinskii-Moriya interactions (DMI) by a spin-polarized current with the assistance of stray fields from the pinned layer. The size, stability and number of created skyrmions can be tuned by either the DMI strength or the stray field distribution. The interaction between the stray field and the DMI effective field is discussed. A device with multi-level tunneling magnetoresistance is proposed, which could pave the ways for skyrmion-MTJ-based multi-bit storage and artificial neural network computation. Our results may facilitate the efficient nucleation and electrical detection of skyrmions.

GPI-based Secrecy Rate Maximization Beamforming Scheme for Wireless Transmission with AN-aided Directional Modulation

In a directional modulation network, a general power iterative (GPI) based beamforming scheme is proposed to maximize the secrecy rate (SR), where there are two optimization variables required to be optimized. The first one is the useful precoding vector of transmitting confidential messages to the desired user while the second one is the artificial noise (AN) projection matrix of forcing more AN to eavesdroppers. In such a secure network, the paramount problem is how to design or optimize the two optimization variables by different criteria. To maximize the SR (Max-SR), an alternatively iterative structure (AIS) is established between the AN projection matrix and the precoding vector for confidential messages. To choose a good initial value of iteration process of GPI, the proposed Max-SR method can readily double its convergence speed compared to the random choice of initial value. With only four iterations, it may rapidly converge to its rate ceil. From simulation results, it follows that the SR performance of the proposed AIS of GPI-based Max-SR is much better than those of conventional leakage-based and null-space projection methods in the medium and large signal-to-noise ratio (SNR) regions, and its achievable SR performance gain gradually increases as SNR increases.

Current-induced magnetization switching in atom-thick tungsten engineered perpendicular magnetic tunnel junctions with large tunnel magnetoresistance

Perpendicular magnetic tunnel junctions based on MgO/CoFeB structures are of particular interest for magnetic random-access memories because of their excellent thermal stability, scaling potential, and power dissipation. However, the major challenge of current-induced switching in the nanopillars with both a large tunnel magnetoresistance ratio and a low junction resistance is still to be met. Here, we report spin transfer torque switching in nano-scale perpendicular magnetic tunnel junctions with a magnetoresistance ratio up to 249% and a resistance area product as low as 7.0 Ω.μm2, which consists of atom-thick W layers and double MgO/CoFeB interfaces. The efficient resonant tunnelling transmission induced by the atom-thick W layers could contribute to the larger magnetoresistance ratio than conventional structures with Ta layers, in addition to the robustness of W layers against high temperature diffusion during annealing. The switching critical current density could be lower than 3.0 MA.cm-2 for devices with a 45 nm radius.
