Higher order terms in the geometric resonance of open orbits in unidirectional lateral superlattices

The geometric resonance of open orbits in unidirectional lateral superlattices has been examined with high magnetic-field resolution. Magnetoresistance oscillations periodic in 1/B, analogous to the well-known commensurability oscillations but orders of magnitude smaller both in magnitude and in the magnetic-field scale, have been observed superposed on the low-field positive magnetoresistance. The periodicity in 1/B can be interpreted in terms of higher order resonances.

The effect of oscillating Fermi energy on the line shape of the Shubnikov-de Haas oscillation in a two dimensional electron gas

The line shape of the Shubnikov-de Haas (SdH) oscillation has been analyzed in detail for a GaAs/AlGaAs two-dimensional electron gas. The line shape, or equivalently the behavior of the Fourier components, of the experimentally observed SdH oscillation is well reproduced by the sinusoidal density of states at the Fermi energy that oscillates with a magnetic field in a saw-tooth shape to keep the electron density constant. This suggests that the broadening of each Landau level by disorder is better described by a Gaussian than by a Lorentzian.

Resistance fluctuations and Aharonov-Bohm-type oscillations in antidot arrays in the quantum Hall regime

Resistance fluctuation phenomenon in antidot lattices in the quantum Hall regime are studied. Magnetoresistance of finite antidot array systems in the quantum Hall plateau transition regime exhibits two types of oscillatory effect. One is the aperiodic resistance fluctuations (RFs) and the other is the Aharonov-Bohm (AB)-type oscillations. Their dependences on the magnetic field and the gate voltage are quite distinct. While the aperiodic RFs are attributed to the complex evolution of the conducting network of compressible channels, the AB-type oscillations are interpreted in terms of edge states formed around individual antidots. The self-consistent screening effect is important for the both phenomenon, whereas, the single electron charging effect plays a minor role in the present case.

Modulation of the Shubnikov-de Haas Oscillation in Unidirectional Lateral Superlattices

The amplitude and phase of Shubnikov-de Haas oscillations have been analyzed in detail for two-dimensional electron gases subjected to a weak unidirectional periodic potential modulation. The amplitude is suppressed, accompanied by inversion of the phase, at the maximum bandwidth conditions at low magnetic fields. The suppression is gradually taken over by the enhancement with the increase of the magnetic fields. The suppression and the enhancement are attributable to the collisional and the diffusion contribution of the modulated potential to the conductivity, respectively, the former (the latter) being dominant at low (high) magnetic fields. A theoretical calculation that takes the two types of contributions into account shows semi-quantitative agreement with experimental traces.

Fano Effect in a Few-Electron Quantum Dot

We have studied the Fano effect in a few-electron quantum dot side-coupled to a quantum wire. The conductance of the wire, which shows an ordinal staircase-like quantization without the dot, is modified through the interference (the Fano effect) and the charging effects. These effects are utilized to verify the exhaustion of electrons in the dot. The "addition energy spectrum" of the dot shows a shell structure, indicating that the electron confinement potential is fairly circular. A rapid sign inversion of the Fano parameter on the first conductance plateau with the change of the wire gate voltage has been observed, and explained by introducing a finite width of dot-wire coupling.

Observation of Spin-Orbit Berry's Phase in Magnetoresistance of a Two-Dimensional Hole Anti-dot System

We report observation of spin-orbit Berry's phase in the Aharonov-Bohm (AB) type oscillation of weak field magnetoresistance in an anti-dot lattice (ADL) of a two-dimensional hole system. An AB-type oscillation is superposed on the commensurability peak, and the main peak in the Fourier transform is clearly split up due to variation in Berry's phase originating from the spin-orbit interaction. A simulation considering Berry's phase and the phase arising from the spin-orbit shift in the momentum space shows qualitative agreement with the experiment.

Origin of positive magnetoresistance in small-amplitude unidirectional lateral superlattices

We report quantitative analysis of positive magnetoresistance (PMR) for unidirectional-lateral-superlattice samples with relatively small periods (a=92-184 nm) and modulation amplitudes (V_0=0.015-0.25 meV). By comparing observed PMR's with ones calculated using experimentally obtained mobilities, quantum mobilities, and V_0's, it is shown that contribution from streaming orbits (SO) accounts for only small fraction of the total PMR. For small V_0, the limiting magnetic field B_e of SO can be identified as an inflection point of the magnetoresistance trace. The major part of PMR is ascribed to drift velocity arising from incompleted cyclotron orbits obstructed by scatterings.

Observation of the Fano-Kondo Anti-Resonance in a Quantum Wire with a Side-Coupled Quantum Dot

We have observed the Fano-Kondo anti-resonance in a quantum wire with a side-coupled quantum dot. In a weak coupling regime, dips due to the Fano effect appeared. As the coupling strength increased, conductance in the regions between the dips decreased alternately. From the temperature dependence and the response to the magnetic field, we conclude that the conductance reduction is due to the Fano-Kondo anti-resonance. At a Kondo valley with the Fano parameter $q\approx 0$, the phase shift is locked to $π/2$ against the gate voltage when the system is close to the unitary limit in agreement with theoretical predictions by Gerland {\it et al.} [Phys. Rev. Lett. {\bf 84}, 3710 (2000)].

Harmonic Content of Strain-induced Potential Modulation in Unidirectional Lateral Superlattices

Detailed analysis of the commensurability oscillation (CO) has been performed on unidirectional lateral superlattices with periods ranging from a=92 to 184 nm. Fourier analysis reveals the second (and the third) harmonics along with the fundamental oscillation for a>=138 nm (184 nm) at low-enough temperature, evincing the presence of corresponding harmonics in the profile of the potential modulation. The harmonics manifest themselves in CO with demagnified amplitude due to the low-pass filtering action of the thermal damping factor; with a suitable consideration of the damping effect, the harmonics of the modulation potential are found to have the amplitudes V_2 and V_3 up to roughly 30% of that of the fundamental component V_1, despite the small ratio of the period a to the depth d = 99 nm of the two-dimensional electron gas (2DEG) from the surface. The dependence of V_n on a indicates that the fundamental component originates at the surface, while the higher harmonics arise from the effect of the strain that penetrates down into subsurface. The manipulation of high harmonics thus provides a useful technique to introduce small length-scale modulation into high-mobility 2DEGs located deep inside the wafer.

Dependence of Modulation Amplitude on Electron Density in Unidirectional Lateral Superlattices: The Effect of the Thickness of the Two-dimensional Electron Gas

The amplitude V_0 of unidirectional periodic potential modulation introduced by a surface grating into a two-dimensional electron gas (2DEG) formed at AlGaAs/GaAs heterointerface is measured as a function of electron density n_e by analyzing commensurability oscillation of the magnetoresistance. The electron density is varied either by applying a bias to a metallic back gate or by illumination. The amplitude decreases with increasing density, with the rate |dV_0/dn_e| roughly an order of magnitude larger for the former method. The result is interpreted in terms of the rate, dE_1/d(delta E_c), of the change in the first subband level E_1 in response to the variation of the conduction-band edge delta E_c above the heterointerface. The rate crucially depends on the thickness of the 2DEG.

Interference Effect in Multi-level Transport through a Quantum Dot

We present experimental results and a model to solve the problem of "in-phase Coulomb peaks" observed in transport through a quantum dot. In a marginal region between Coulomb-blockade and open-dot, we have observed Fano-type interference through two energy levels inside the dot, which manifest themselves in two overlapped Coulomb-diamond-like structures in the excitation spectrum. One of the two levels is strongly coupled to the leads and the phase of traversing electrons is locked to it. We have detected the phase change at the vertices and the centers of the larger diamonds through the sign of the Fano's asymmetric parameters supporting the above deduction.

Fano Resonance in a Quantum Wire with a Side-coupled Quantum Dot

We report a transport experiment on the Fano effect in a quantum connecting wire (QW) with a side-coupled quantum dot (QD). The Fano resonance occurs between the QD and the "T-shaped" junction in the wire, and the transport detects anti-resonance or forward scattered part of the wavefunction. While in this geometry it is more difficult to tune the shape of the resonance than in the previously reported Aharonov-Bohm-ring type interferometer, the resonance purely consists of the coherent part of transport. By utilizing this advantage, we have qualitatively explained the temperature dependence of the Fano effect by including the thermal broadening and the decoherence. We have also proven that this geometry can be a useful interferometer to measure the phase evolution of electrons at a QD.

New class of small amplitude low-field magnetoresistance oscillation in unidirectional lateral superlattice: Geometric resonance of Bragg-reflected cyclotron orbit

We have uncovered a new class of small amplitude magnetoresistance oscillation in unidirectional lateral superlattice (ULSL). The oscillation is observed in a low-field regime, typically |B| =< 0.03 T, as small undulation on top of well-known positive magnetoresistance background. Positions of maxima of the oscillation shift to lower field side with the increase of the electron concentration n_e roughly proportionally to n_e^{-1/2}, and also with the increase of period a of ULSL samples. The oscillation is attributed to commensurability between the period a and the width of open orbits originating from the miniband structure.

Intersubband electronic Raman scattering in narrow GaAs single quantum wells dominated by single-particle excitations

We measured resonant Raman scattering by intersubband electronic excitations in GaAs/AlAs single quantum wells (QWs) with well widths ranging from 8.5 to 18 nm. In narrow (less than 10 nm) QWs with sufficiently high electron concentrations, only single-particle excitations (SPEs) were observed in intersubband Raman scattering, which was confirmed by the well-width dependence of Raman spectra. We found characteristic variations in Raman shift and line shape for SPEs with incident photon energy in the narrow QWs.

Observation of "Partial Coherence" in an Aharonov-Bohm Interferometer with a Quantum Dot

We report experiments on the interference through spin states of electrons in a quantum dot (QD) embedded in an Aharonov-Bohm (AB) interferometer. We have picked up a spin-pair state, for which the environmental conditions are ideally similar and have traced the AB amplitude in the range of the gate voltage that covers the pair. The behavior of the asymmetry in the amplitude around the two Coulomb peaks agrees with the theoretical prediction that relates a spin-flip process in a QD to the quantum dephasing of electrons. These results consist evidence of "partial coherence" due to an entanglement of spins in the QD and the interferometer.

Mesoscopic Fano Effect in a Quantum Dot Embedded in an Aharonov-Bohm Ring

The Fano effect, which occurs through the quantum-mechanical cooperation between resonance and interference, can be observed in electron transport through a hybrid system of a quantum dot and an Aharonov-Bohm ring. While a clear correlation appears between the height of the Coulomb peak and the real asymmetric parameter $q$ for the corresponding Fano lineshape, we need to introduce a complex $q$ to describe the variation of the lineshape by the magnetic and electrostatic fields. The present analysis demonstrates that the Fano effect with complex asymmetric parameters provides a good probe to detect a quantum-mechanical phase of traversing electrons.

Tuning of the Fano Effect through a Quantum Dot in an Aharonov-Bohm Interferometer

The Fano effect, which arises from an interference between a localized state and the continuum, reveals a fundamental aspect of quantum mechanics. We have realized a tunable Fano system in a quantum dot (QD) in an Aharonov-Bohm interferometer, which is the first convincing demonstration of this effect in mesoscopic systems. With the aid of the continuum, the localized state inside the QD acquires itinerancy over the system even in the Coulomb blockade. Through tuning of the parameters, which is an advantage of the present system, unique properties of the Fano effect on the phase and coherence of electrons have been revealed.

Probe-Configuration-Dependent Decoherence in an Aharonov-Bohm Ring

We have measured transport through mesoscopic Aharonov-Bohm (AB) rings with two different four-terminal configurations. While the amplitude and the phase of the AB oscillations are well explained within the framework of the Landaur-Büttiker formalism, it is found that the probe configuration strongly affects the coherence time of the electrons, i.e., the decoherence is much reduced in the configuration of so-called nonlocal resistance. This result should provide an important clue in clarifying the mechanism of quantum decoherence in solids.
