Non Volatile MoS$_{2}$ Field Effect Transistors Directly Gated By Single Crystalline Epitaxial Ferroelectric

We demonstrate non-volatile, n-type, back-gated, MoS$_{2}$ transistors, placed directly on an epitaxial grown, single crystalline, PbZr$_{0.2}$Ti$_{0.8}$O$_{3}$ (PZT) ferroelectric. The transistors show decent ON current (19 $μA/μ$m), high on-off ratio (10$^{7}$), and a subthreshold swing of (SS ~ 92 mV/dec) with a 100 nm thick PZT layer as the back gate oxide. Importantly, the ferroelectric polarization can directly control the channel charge, showing a clear anti-clockwise hysteresis. We have selfconsistently confirmed the switching of the ferroelectric and corresponding change in channel current from a direct time-dependent measurement. Our results demonstrate that it is possible to obtain transistor operation directly on polar surfaces and therefore it should be possible to integrate 2D electronics with single crystalline functional oxides.

In-Plane Anisotropies of Polarized Raman Response and Electrical Conductivity in Layered Tin Selenide

The group IV-VI compound SnSe, with an orthorhombic lattice structure, has recently attracted particular interest due to its unexpectedly low thermal conductivity and high power factor, showing great promise for thermoelectric applications. SnSe displays intriguing anisotropic properties due to the puckered low-symmetry in-plane lattice structure. Low-dimensional materials have potential advantages in improving the efficiency of thermoelectric conversion, due to the increased power factor and decreased thermal conductivity. A complete study of the optical and electrical anisotropies of SnSe nanostructures is a necessary prerequisite in taking advantage of the material properties for high performance devices. Here, we synthesize the single crystal SnSe nanoplates (NPs) by chemical vapor deposition. The angular dependence of the polarized Raman spectra of SnSe NPs shows anomalous anisotropic light-mater interaction. The angle-resolved charge transport of the SnSe NPs expresses a strong anisotropic conductivity behavior. These studies elucidate the anisotropic interactions which will be of use for future ultrathin SnSe in electronic, thermoelectric and optoelectronic devices.

High Thermoelectric Powerfactor in Single and Few-Layer MoS$_2$

The quest for high-efficiency heat-to-electricity conversion has been one of the major driving forces towards renewable energy production for the future. Efficient thermoelectric devices require high voltage generation from a temperature gradient and a large electrical conductivity, while maintaining a low thermal conductivity. For a given thermal conductivity and temperature, the thermoelectric powerfactor is determined by the electronic structure of the material. Low dimensionality (1D and 2D) opens new routes to high powerfactor due to the unique density of states (DOS) of confined electrons and holes. 2D transition metal dichalcogenide (TMDC) semiconductors represent a new class of thermoelectric materials not only due to such confinement effects, but especially due to their large effective masses and valley degeneracies. Here we report a powerfactor of $MoS_2$ as large as $8.5 mWm^{-1}K^{-2}$ at room temperature, which is amongst the highest measured in traditional, gapped thermoelectric materials. To obtain these high powerfactors, we perform thermoelectric measurements on few-layer $MoS_2$ in the metallic regime, which allows us to access the 2D DOS near the conduction band edge and exploit the effect of 2D confinement on electron scattering rates, which result in a large Seebeck coefficient. The demonstrated high, electronically modulated powerfactor in 2D TMDCs holds promise for efficient thermoelectric energy conversion.

Finite quasi-quantum groups of diagonal type

The goal of the present paper is to classify an interesting class of elementary quasi-Hopf algebras, or equivalently, finite-dimensional pointed Majid algebras. By a Tannaka-Krein type duality, this determines a big class of pointed finite tensor categories. Based on some interesting observations of normalized 3-cocycles on finite abelian groups, we elucidate an explicit connection between our objective pointed Majid algebras and finite-dimensional pointed Hopf algebras over finite abelian groups. With a help of this connection and the successful theory of diagonal Nichols algebras over abelian groups, we provide a conceptual classification of finite-dimensional graded pointed Majid algebras of diagonal type. Some efficient methods of construction are also given.

Chemical assembly of atomically thin transistors and circuits in a large scale

Next-generation electronics calls for new materials beyond silicon for increased functionality, performance, and scaling in integrated circuits. Carbon nanotubes and semiconductor nanowires are at the forefront of these materials, but have challenges due to the complex fabrication techniques required for large-scale applications. Two-dimensional (2D) gapless graphene and semiconducting transition metal dichalcogenides (TMDCs) have emerged as promising electronic materials due to their atomic thickness, chemical stability and scalability. Difficulties in the assembly of 2D electronic structures arise in the precise spatial control over the metallic and semiconducting atomic thin films. Ultimately, this impedes the maturity of integrating atomic elements in modern electronics. Here, we report the large-scale spatially controlled synthesis of the single-layer semiconductor molybdenum disulfide (MoS2) laterally in contact with conductive graphene. Transition electron microscope (TEM) studies reveal that the single-layer MoS2 nucleates at the edge of the graphene, creating a lateral 2D heterostructure. We demonstrate such chemically assembled 2D atomic transistors exhibit high transconductance (10 uS), on-off ratios (10^6), and mobility (20 cm^2 V^-1 s^-1). We assemble 2D logic circuits, such as a heterostructure NMOS inverter with a high voltage gain, up to 70, enabled by the precise site selectivity from atomically thin conducting and semiconducting crystals. This scalable chemical assembly of 2D heterostructures may usher in a new era in two-dimensional electronic circuitry and computing.

Finite quasi-quantum groups of rank two

This is a contribution to the structure theory of finite pointed quasi-quantum groups. We classify all finite-dimensional connected graded pointed Majid algebras of rank two which are not twist equivalent to ordinary pointed Hopf algebras.

Monolayer Excitonic Laser

Recently, two-dimensional (2D) materials have opened a new paradigm for fundamental physics explorations and device applications. Unlike gapless graphene, monolayer transition metal dichalcogenide (TMDC) has new optical functionalities for next generation ultra-compact electronic and opto-electronic devices. When TMDC crystals are thinned down to monolayers, they undergo an indirect to direct bandgap transition, making it an outstanding 2D semiconductor. Unique electron valley degree of freedom, strong light matter interactions and excitonic effects were observed. Enhancement of spontaneous emission has been reported on TMDC monolayers integrated with photonic crystal and distributed Bragg reflector microcavities. However, the coherent light emission from 2D monolayer TMDC has not been demonstrated, mainly due to that an atomic membrane has limited material gain volume and is lack of optical mode confinement. Here, we report the first realization of 2D excitonic laser by embedding monolayer tungsten disulfide (WS2) in a microdisk resonator. Using a whispering gallery mode (WGM) resonator with a high quality factor and optical confinement, we observed bright excitonic lasing in visible wavelength. The Si3N4/WS2/HSQ sandwich configuration provides a strong feedback and mode overlap with monolayer gain. This demonstration of 2D excitonic laser marks a major step towards 2D on-chip optoelectronics for high performance optical communication and computing applications.

Combinatorics and algebra of tensor calculus

In this paper, motivated by the theory of operads and PROPs we reveal the combinatorial nature of tensor calculus for strict tensor categories and show that there exists a monad which is described by the coarse-graining of graphs and characterizes the algebraic nature of tensor calculus.

The braided monoidal structures on a class of linear Gr-categories

A linear Gr-category is a category of finite-dimensional vector spaces graded by a finite group together with natural tensor product. We classify the braided monoidal structures of a class of linear Gr-categories via explicit computations of the 3-cocycles and quasi-bicharacters of finite abelian groups which are direct product of two cyclic groups.

Graded elementary quasi-Hopf algebras of tame representation type

The class of graded elementary quasi-Hopf algebras of tame type is classified. Combining with our previous work [19], this completes the trichotomy for such class of algebras according to their representation types. In addition, new examples of genuine elementary quasi-Hopf algebras, and accordingly finite pointed tensor categories, are provided.

Exciton-related electroluminescence from monolayer MoS2

Excitons in MoS2 dominate the absorption and emission properties of the two-dimensional system. Here, we study the microscopic origin of the electroluminescence from monolayer MoS2 fabricated on a heavily p-type doped silicon substrate. By comparing the photoluminescence and electroluminescence of a MoS2 diode, direct-exciton and bound-exciton related recombination processes can be identified. Auger recombination of the exciton-exciton annihilation of bound exciton emission is observed under a high electron-hole pair injection rate at room temperature. We expect the direct exciton-exciton annihilation lifetime to exceed the carrier lifetime, due to the absence of any noticeable direct exciton saturation. We believe that our method of electrical injection opens a new route to understand the microscopic nature of the exciton recombination and facilitate the control of valley and spin excitation in MoS2.

Enveloping Algebras and Cohomology of Leibniz Pairs

We introduce the enveloping algebra for a Leibniz pair, and show that the category of modules over a Leibniz pair is isomorphic to the category of left modules over its enveloping algebra. Consequently, we show that the cohomology theory for a Leibniz pair introduced by Flato, Gerstenhaber and Voronov can be interpreted by Ext-groups of modules over the enveloping algebra.

On quasi-Poisson Cohomology

Let $A$ be a Poisson algebra and $\Q(A)$ its quasi-Poisson enveloping algebra. In this paper, the Yoneda-Ext algebra $\Ext^*_{\Q(A)}(A, A)$, which we call the quasi-Poisson cohomology algebra of $A$, is investigated. We construct a projective resolution of $A$ as $\Q(A)$-modules, which enables to compute the quasi-Poisson cohomologies in a standard way. To simplify calculation, we also introduce the quasi-Poisson complex and apply to obtain quasi-Poisson cohomologies in some special cases.

Retractions and Gorenstein homological properties

We associate to a localizable module a left retraction of algebras; it is a homological ring epimorphism that preserves singularity categories. We study the behavior of left retractions with respect to Gorenstein homological properties (for example, being Gorenstein algebras or CM-free). We apply the results to Nakayama algebras. It turns out that for a connected Nakayama algebra $A$, there exists a connected self-injective Nakayama algebra $A'$ such that there is a sequence of left retractions linking $A$ to $A'$; in particular, the singularity category of $A$ is triangle equivalent to the stable category of $A'$. We classify connected Nakayama algebras with at most three simple modules according to Gorenstein homological properties.

Automorphisms of path coalgebras and applications

Our main purpose is to introduce the notion of trans-datum for quivers, and apply it to the study of automorphism groups of path coalgebras and algebras. We observe that any homomorphism of path coalgebras is uniquely determined by a trans-datum, which is the basis of our work. Under this correspondence, we show for any quiver $Q$ an isomorphism from $\aut(kQ^c)$ to $Ω^*(Q)$, the group of invertible trans-data from $Q$ to itself. We point out that the coradical filtration gives to a tower of normal subgroups of $\aut(kQ^c)$ with all factor groups determined. Generalizing this fact, we establish a Galois-like theory for acyclic quivers, which gives a bijection between large subcoalgebras of the path coalgebra and their Galois groups, relating large subcoalgebras of a path coalgebra with certain subgroups of its automorphism group. The group $\aut(kQ^c)$ is discussed by studying its certain subgroups, and the corresponding trans-data are given explicitly. By the duality between reflexive coalgebras and algebras, we therefore obtain some structural results of $\aut(\hat{kQ^a})$ for a finite quiver $Q$, where $\hat{kQ^a}$ is the complete path algebra. Moreover, we also apply these results to finite dimensional elementary algebras and recover some classical results.
