Reconfigurable Physical Unclonable Function based on SOT-MRAM Chips

Hardware-based security primitives have become critical to enhancing information security in the Internet of Things (IoT) era. Physical unclonable functions (PUFs) utilize the inherent variations in the manufacturing process to generate cryptographic keys unique to a device. Reconfigurable PUFs (rPUFs) can update cryptographic keys for enhanced security in dynamic operational scenarios involving huge amounts of data, which makes them suitable for implementation in CMOS-integrated spin-orbit torque magnetic random access memory (SOT-MRAM) chips. However, a key challenge is achieving real-time reconfiguration independent of the environmental conditions, particularly the operating temperature. We propose a dual-pulse reconfiguration strategy for rPUFs in CMOS-integrated SOT-MRAM chips that effectively widens the operating window and achieves resilience across a wide range of operating temperatures without the need for dynamic feedback that overly complicates circuit design. The proposed strategy lays a solid foundation for the next generation of hardware-based security primitives to protect IoT architectures.

Giant Orbital Torque-driven Picosecond Switching in Magnetic Tunnel Junctions

Orbital Hall effect was recently discovered as a novel pathway for driving magnetic moment. However, the integration of orbital Hall effect in magnetic memories suffers from low orbital-to-spin conversion efficiency and incompatibility with magnetic tunnel junctions. Here we demonstrate an orbital Hall effect-driven magnetic tunnel junction based on Ru/W bilayer, where the Ru layer possesses a strong orbital Hall conductivity and the α-W layer features an orbital-to-spin conversion efficiency exceeding 90% because of the large orbit-spin diffusivity. By harnessing the giant orbital torque, we achieve a 28.7-picosecond switching and a five to eight-fold reduction in driving voltages over conventional spin-orbit torque magnetic memories. Our work bridges the critical gap between orbital effects and magnetic memory applications, significantly advancing the field of spintronics and orbitronics.

QUEST: A Quantized Energy-Aware SNN Training Framework for Multi-State Neuromorphic Devices

Neuromorphic devices, leveraging novel physical phenomena, offer a promising path toward energy-efficient hardware beyond CMOS technology by emulating brain-inspired computation. However, their progress is often limited to proof-of-concept studies due to the lack of flexible spiking neural network (SNN) algorithm frameworks tailored to device-specific characteristics, posing a significant challenge to scalability and practical deployment. To address this, we propose QUEST, a unified co-design framework that directly trains SNN for emerging devices featuring multilevel resistances. With Skyrmionic Magnetic Tunnel Junction (Sk-MTJ) as a case study, experimental results on the CIFAR-10 dataset demonstrate the framework's ability to enable scalable on-device SNN training with minimal energy consumption during both feedforward and backpropagation. By introducing device mapping pattern and activation operation sparsity, QUEST achieves effective trade-offs among high accuracy (89.6%), low bit precision (2-bit), and energy efficiency (93 times improvement over the ANNs). QUEST offers practical design guidelines for both the device and algorithm communities, providing insights to build energy-efficient and large-scale neuromorphic systems.

NAND-like SOT-MRAM-based Approximate Storage for Error-Tolerant Applications

We demonstrate approximate storage based on NAND-like spin-orbit torque (SOT) MRAM, through "device-modeling-architecture" explorations. We experimentally achieve down to 1E-5 level selectivity. Selectivity and low-power solutions are established by numerical calculation workflow. System-level power consumption is evaluated in the 512 KB last-level cache according to 5 quality levels. Error-tolerant applications, such as image processing, alleviate the demand for selectivity down to the 5E-2 level, leading to 54% ~ 61% energy-saving. Our proposal paves the novel and suitable path for high-density and low-power NAND-like SOT-MRAM.

Threshold Current for Field-free Switching of the In-plane Magnetization in the Three-terminal Magnetic Tunnel Junction

Three-terminal magnetic tunnel junction (MTJ), where non-volatile magnetization state can be switched via spin orbit torque (SOT), is attracting massive research interests since it is featured by high speed, low power, nearly unlimited endurance, etc. The threshold switching current is a key parameter for MTJ as it determines the energy efficiency. Here, with the Routh-Hurwitz criterion, we theoretically derive the threshold current for switching in-plane magnetization in the three-terminal MTJ. Two devices with field-free switching mode are investigated. The one is the Type-x device switched by the combination of SOT and spin transfer torque (STT). The other is the three-terminal MTJ with a canted easy-axis. To the best of our knowledge, this is the first theoretical work on the threshold switching current for these two devices. Our developed theoretical method shows clear physical picture, meanwhile good agreement between theoretical derivation and numerical simulation is achieved.

NAND-SPIN-Based Processing-in-MRAM Architecture for Convolutional Neural Network Acceleration

The performance and efficiency of running large-scale datasets on traditional computing systems exhibit critical bottlenecks due to the existing "power wall" and "memory wall" problems. To resolve those problems, processing-in-memory (PIM) architectures are developed to bring computation logic in or near memory to alleviate the bandwidth limitations during data transmission. NAND-like spintronics memory (NAND-SPIN) is one kind of promising magnetoresistive random-access memory (MRAM) with low write energy and high integration density, and it can be employed to perform efficient in-memory computation operations. In this work, we propose a NAND-SPIN-based PIM architecture for efficient convolutional neural network (CNN) acceleration. A straightforward data mapping scheme is exploited to improve the parallelism while reducing data movements. Benefiting from the excellent characteristics of NAND-SPIN and in-memory processing architecture, experimental results show that the proposed approach can achieve $\sim$2.6$\times$ speedup and $\sim$1.4$\times$ improvement in energy efficiency over state-of-the-art PIM solutions.

Comparison research on binary relations based on transitive degrees and cluster degrees

Interval-valued information systems are generalized models of single-valued information systems. By rough set approach, interval-valued information systems have been extensively studied. Authors could establish many binary relations from the same interval-valued information system. In this paper, we do some researches on comparing these binary relations so as to provide numerical scales for choosing suitable relations in dealing with interval-valued information systems. Firstly, based on similarity degrees, we compare the most common three binary relations induced from the same interval-valued information system. Secondly, we propose the concepts of transitive degree and cluster degree, and investigate their properties. Finally, we provide some methods to compare binary relations by means of the transitive degree and the cluster degree. Furthermore, we use these methods to analyze the most common three relations induced from Face Recognition Dataset, and obtain that $RF_{B} ^λ$ is a good choice when we deal with an interval-valued information system by means of rough set approach.

Implementing Multiple Modes of the Perpendicular Magnetization Switching within a Single Spin Orbit Torque Device

Spin orbit torque (SOT) has been considered as one of the promising technologies for the next-generation magnetic random access memory (MRAM). So far, SOT has been widely utilized for inducing various modes of magnetization switching. However, it is challenging to integrate multiple modes of magnetization switching together. In this work we propose a method for implementing both unipolar and bipolar switching of the perpendicular magnetization within a single SOT device. The mode of switching could be easily altered by tuning the amplitude of the applied current. We show that the field-like torque plays an important role in the switching process. The field-like torque induces the precession of the magnetization in the case of unipolar switching, whereas it helps to generate an effective z-component torque in the case of bipolar switching. In addition, the influence of key parameters on the mode of switching is discussed. Our proposal could be used to design novel reconfigurable logic circuits in the near future.

Theoretical Conditions for Field-free Magnetization Switching Induced by Spin-orbit Torque and Dzyaloshinskii-Moriya Interaction

Recently, it was demonstrated that field-free switching could be achieved by combining spin-orbit torque (SOT) and Dzyaloshinskii-Moriya interaction (DMI). However, this mechanism only occurs under certain conditions which have not been well discussed. In this letter, it is found that the ratio of domain wall width to diameter of nanodots could be utilized as a criteria for judging this mechanism. Influences of different magnetic parameters are studied, including exchange constant, DMI magnitude and field-like toque, etc. Besides, we reveal the importance of the shrinkage of magnetic domain wall surface energy for metastable states. Our work provides guidelines to the experiments on the DMI-induced field-free magnetization switching, and also offers a new way for the design of SOT-based memory or logic circuits.

Field-free Deterministic Magnetization Switching Induced by Interlaced Spin-Orbit Torques

Spin-orbit torque (SOT) based magnetic random access memory (MRAM) is envisioned as an emerging non-volatile memory due to its ultra-high speed and low power consumption. The field-free switching schema in SOT devices is of great interest to both academia and industry. Here we propose a novel field-free deterministic magnetization switching in a regular magnetic tunnel junction (MTJ) by using two currents sequentially passing interlaced paths, with less requirements of manufacturing process or additional physical effects. The switching is bipolar since the final magnetization state depends on the combination of current paths. The functionality and robustness of the proposed schema is validated through both macrospin and micromagnetic simulation. The influences of field-like torque and Dzyaloshinskii-Moriya interaction (DMI) effect are further researched. Our proposed schema shows good scalability and is expected to realize novel digital logic and even computing-in-memory platform.

Erase-hidden and Drivability-improved Magnetic Non-Volatile Flip-Flops with NAND-SPIN Devices

Non-volatile flip-flops (NVFFs) using power gating techniques promise to overcome the soaring leakage power consumption issue with the scaling of CMOS technology. Magnetic tunnel junction (MTJ) is a good candidate for constructing the NVFF thanks to its low power, high speed, good CMOS compatibility, etc. In this paper, we propose a novel magnetic NVFF based on an emerging memory device called NAND-SPIN. The data writing of NAND-SPIN is achieved by successively applying two unidirectional currents, which respectively generate the spin orbit torque (SOT) and spin transfer torque (STT) for erase and programming operations. This characteristic allows us to design an erase-hidden and drivability-improved magnetic NVFF. Furthermore, more design flexibility could be obtained since the backup operation of the proposed NVFF is not limited by the inherent slave latch. Simulation results show that our proposed NVFF achieves performance improvement in terms of power, delay and area, compared with conventional slave-latch-driven SOT-NVFF designs.

Magnetization dynamics modulated by Dzyaloshinskii-Moriya interaction in the double-interface spin transfer torque magnetic tunnel junction

Currently double-interface MTJs have been developed for enhancing the thermal stability barrier in small technology node. Dzyaloshinskii-Moriya interaction (DMI) inevitably exists in such devices due to the use of the heavy-metal/ferromagnet structures. Previous studies have demonstrated the detrimental effect of DMI on the conventional single-interface spin transfer torque (STT) MTJs. Here in this work we will prove that the detrimental effect of the DMI could be almost eliminated in the double-interface STT-MTJ. This conclusion is attributed to the suppressing effect of the Ruderman-Kittel-Kasuya-Yosida (RKKY) interaction on the DMI. Detailed mechanisms are analyzed based on the theoretical models and micromagnetic simulation results. Our work highlights the importance of appropriately controlling the DMI in two free layers of the double-interface STT-MTJ.

Field-free spin-orbit-torque switching of perpendicular magnetization aided by uniaxial shape anisotropy

It has been demonstrated that the switching of perpendicular magnetization can be achieved with spin orbit torque (SOT) at an ultrafast speed and low energy consumption. However, to make the switching deterministic, an undesirable magnetic field or unconventional device geometry is required to break the structure inverse symmetry. Here we propose a novel scheme for SOT-induced field-free deterministic switching of perpendicular magnetization. The proposed scheme can be implemented in a simple magnetic tunnel junction (MTJ) /heavy-metal system, without the need of complicated device structure. The perpendicular-anisotropy MTJ is patterned into elliptical shape and misaligned with the axis of the heavy metal, so that the uniaxial shape anisotropy aids the magnetization switching. Furthermore, unlike the conventional switching scheme where the switched final magnetization state is dependent on the direction of the applied current, in our scheme the bipolar switching is implemented by choosing different current paths, which offers a new freedom for developing novel spintronics memories or logic devices. Through the macrospin simulation, we show that a wide operation window of the applied current pulse can be obtained in the proposed scheme. The precise control of pulse amplitude or pulse duration is not required. The influences of key parameters such as damping constant and field-like torque strength are discussed as well.

Optical control of magnetism in NiFe/VO2 heterostructures

Optical methods for magnetism manipulation have been considered as a promising strategy for ultralow-power and ultrahigh-speed spin switches, which becomes a hot spot in the field of spintronics. However, a widely applicable and efficient method to combine optical operation with magnetic modulation is still highly desired. Here, the strongly correlated electron material VO2 is introduced to realize phase-transition based optical control of the magnetism in NiFe. The NiFe/VO2 bilayer heterostructure features appreciable modulations in electrical conductivity (55%), coercivity (60%), and magnetic anisotropy (33.5%). Further analyses indicate that interfacial strain coupling plays a crucial role in this modulation. Utilizing this optically controlled magnetism modulation feature, programmable Boolean logic gates (AND, OR, NAND, NOR, XOR, NXOR and NOT) for high-speed and low-power data processing are demonstrated based on this engineered heterostructure. As a demonstration of phase-transition spintronics, this work may pave the way for next-generation electronics in the post-Moore era.

Field-free switching of perpendicular magnetic tunnel junction by the interplay of spin orbit and spin transfer torques

Spin-orbit torque and spin-transfer torque are leading the pathway to the future of spintronic memories. However, both of the mechanisms are suffering from intrinsic limitations. In particular, an external magnetic field is required for spin-orbit torque to execute deterministic switching in perpendicular magnetic tunnel junctions; the demand for reduced spin-transfer torque switching current to realize ultralow power is still remaining. Thus, a more advanced switching mechanism is urgently needed to move forward spintronics for wide applications. Here, we experimentally demonstrate the field-free switching of three-terminal perpendicular-anisotropy nanopillar devices through the interaction between spin-orbit and spin-transfer torques. The threshold current density of spin-transfer torque switching is reduced to 0.94 MA.cm-2, which is a significant decrease compared to that in other current-induced magnetization switching mechanisms. In addition, thanks to the interplay of spin-orbit and spin-transfer torques, lower current-induced switching in the conventional two-terminal perpendicular magnetic tunnel junctions is also achieved.

Field-Free Switching of Perpendicular Magnetic Tunnel Junction via Voltage-Gated Spin Hall Effect for Low-Power Spintronic Memory

Spin Hall effect (SHE) and voltage-controlled magnetic anisotropy (VCMA) are two promising methods for low-power electrical manipulation of magnetization. Recently, magnetic field-free switching of perpendicular magnetization through SHE has been reported with the aid of an exchange bias from an antiferromagnetic IrMn layer. In this letter, we experimentally demonstrate that the IrMn/CoFeB/MgO structure exhibits a VCMA effect of 39 fJ/Vm, which is comparable to that of the Ta/CoFeB/MgO structure. Magnetization dynamics under a combination of the SHE and VCMA are modeled and simulated. It is found that, by applying a voltage of 1.5 V, the critical SHE switching current can be decreased by 10 times owing to the VCMA effect, leading to low-power operations. Furthermore, a high-density spintronic memory structure can be built with multiple magnetic tunnel junctions (MTJs) located on a single IrMn strip. Through hybrid CMOS/MTJ simulations, we demonstrate that fast-speed write operations can be achieved with power consumption of only 8.5 fJ/bit. These findings reveal the possibility to realize high-density and low-power spintronic memory manipulated by voltage-gated SHE.

Exploiting Spin-Orbit Torque Devices as Reconfigurable Logic for Circuit Obfuscation

Circuit obfuscation is a frequently used approach to conceal logic functionalities in order to prevent reverse engineering attacks on fabricated chips. Efficient obfuscation implementations are expected with lower design complexity and overhead but higher attack difficulties. In this paper, an emerging obfuscation approach is proposed by leveraging spinorbit torque (SOT) devices based look-up-tables (LUTs) as reconfigurable logic to replace the carefully selected gates. It is essentially impossible to identify the obfuscated gate with SOTs inside according to the physical geometry characteristics because the configured functionalities are represented by magnetization states. Such an obfuscation approach makes the circuit security further improved with high exponential attack complexities. Experiments on MCNC and ISCAS 85/89 benchmark suits show that the proposed approach could reduce the area overheads due to obfuscation by 10% averagely.

Spintronics based Stochastic Computing for Efficient Bayesian Inference System

Bayesian inference is an effective approach for solving statistical learning problems especially with uncertainty and incompleteness. However, inference efficiencies are physically limited by the bottlenecks of conventional computing platforms. In this paper, an emerging Bayesian inference system is proposed by exploiting spintronics based stochastic computing. A stochastic bitstream generator is realized as the kernel components by leveraging the inherent randomness of spintronics devices. The proposed system is evaluated by typical applications of data fusion and Bayesian belief networks. Simulation results indicate that the proposed approach could achieve significant improvement on inference efficiencies in terms of power consumption and inference speed.
