AraMUS: Pushing the Limits of Data and Model Scale for Arabic Natural Language Processing

Developing monolingual large Pre-trained Language Models (PLMs) is shown to be very successful in handling different tasks in Natural Language Processing (NLP). In this work, we present AraMUS, the largest Arabic PLM with 11B parameters trained on 529GB of high-quality Arabic textual data. AraMUS achieves state-of-the-art performances on a diverse set of Arabic classification and generative tasks. Moreover, AraMUS shows impressive few-shot learning abilities compared with the best existing Arabic PLMs.

Dual-Comb Hyperspectral Digital Holography

Holography has always held special appeal, for it is able to record and display spatial information in three dimensions. Here, we show how to augment the capabilities of digital holography by using a large number of narrow laser lines at precisely-defined optical frequencies simultaneously. Using an interferometer based on two frequency combs of slightly different repetition frequencies and a lens-less camera sensor, we record time-varying spatial interference patterns that generate spectral hypercubes of complex holograms, revealing, for each comb line frequency, amplitudes and phases of scattered wave-fields. Unlike with previous multi-color holography and low-coherence holography (including with a frequency comb), the unique synergy of broad spectral bandwidth and high temporal coherence in dual-comb holography opens up novel optical diagnostics, such as precise dimensional metrology over large distances without interferometric phase ambiguity, or hyperspectral 3-dimensional imaging with high spectral resolving power, as we illustrate by molecule-selective imaging of an absorbing gas.

Imaging domain reversal in an ultrathin van der Waals ferromagnet

The recent isolation of two-dimensional van der Waals magnetic materials has uncovered rich physics that often differs from the magnetic behaviour of their bulk counterparts. However, the microscopic details of fundamental processes such as the initial magnetization or domain reversal, which govern the magnetic hysteresis, remain largely unknown in the ultrathin limit. Here we employ a widefield nitrogen-vacancy (NV) microscope to directly image these processes in few-layer flakes of magnetic semiconductor vanadium triiodide (VI$_3$). We observe complete and abrupt switching of most flakes at fields $H_c\approx0.5-1$ T (at 5 K) independent of thickness down to two atomic layers, with no intermediate partially-reversed state. The coercive field decreases as the temperature approaches the Curie temperature ($T_c\approx50$ K), however, the switching remains abrupt. We then image the initial magnetization process, which reveals thickness-dependent domain wall depinning fields well below $H_c$. These results point to ultrathin VI$_3$ being a nucleation-type hard ferromagnet, where the coercive field is set by the anisotropy-limited domain wall nucleation field. This work illustrates the power of widefield NV microscopy to investigate magnetization processes in van der Waals ferromagnets, which could be used to elucidate the origin of the hard ferromagnetic properties of other materials and explore field- and current-driven domain wall dynamics.

Discovery of new boron-rich chalcogenides: orthorhombic B6X (X = S, Se)

New boron-rich sulfide B6S and selenide B6Se have been discovered from high pressure - high temperature synthesis combined with ab initio evolutionary crystal structure prediction, and studied by synchrotron X-ray diffraction and Raman spectroscopy at ambient conditions. As it follows from Rietveld refinement of powder X-ray diffraction data, both chalcogenides have orthorhombic symmetry and belongs to Pmna space group. All experimentally observed Raman bands have been attributed to the theoretically calculated phonon modes, and the mode assignment has been performed. Prediction of mechanical properties (hardness and elastic moduli) of new boron-rich chalcogenides have been made using ab initio routines, and both compounds were found to be members of a family of hard phases (Hv ~ 31 GPa).

Ternary Inorganic Electrides with mixed bonding

A high-throughput screening based on first-principles calculations was performed to search for new ternary inorganic electrides. From the available materials database, we identified three new thermodynamically stable materials (Li$_{12}$Mg$_3$Si$_4$, NaBa$_2$O and Ca$_5$Ga$_2$N$_4$) as potential electrides made by main group elements, in addition to the well known mayenite based electride (C12A7:$e^-$). Different from those conventional inorganic electrides in which the excess electrons play only the role of anions, the three new materials, resembling the electrides found in simple metals under high pressure, possess mixed ionic and metallic bonding. The interplay between two competing mechanisms, together with the different crystal packing motifs, gives rise to a variety of geometries in anionic electrons, and rich physical phenomena such as ferromagnetism, superconductivity and metal-insulator transition. Our finding here bridges the gap between electrides found at ambient and high pressure conditions.

New two-dimensional phase of tin chalcogenides: candidates for high-performance thermoelectric materials

Tin-chalcogenides SnX (X = Te, Se and S) have been arousing research interest due to their thermoelectric physical properties. The two-dimensional (2D) counterparts, which are expected to enhance the property, nevertheless, have not been fully explored because of many possible structures. Generating variable composition of 2D Sn$_{1-x}$X$_{x}$ systems (X = Te, Se and S) has been performed using global searching method based on evolutionary algorithm combining with density functional calculations. A new hexagonal phase named by $β'$-SnX is found by Universal Structure Predictor Evolutionary Xtallography (USPEX), and the structural stability has been further checked by phonon dispersion calculation and the elasticity criteria. The $β'$-SnTe is the most stable among all possible 2D phases of SnTe including those experimentally available phases. Further, $β'$ phases of SnSe and SnS are also found energetically close to the most stable phases. High thermoelectronic (TE) performance has been achieved in the $β'$-SnX phases, which have dimensionless figure of merit (ZT) as high as $\sim$0.96 to 3.81 for SnTe, $\sim$0.93 to 2.51 for SnSe and $\sim$1.19 to 3.18 for SnS at temperature ranging from 300 K to 900 K with practically attainable carrier concentration of 5$\times$10$^{12}$ cm$^{-2}$. The high TE performance is resulted from a high power factor which is attributed to the quantum confinement of 2D materials and the band convergence near Fermi level, as well as low thermal conductivity mainly from both low elastic constants due to weak inter-Sn bonding strength and strong lattice anharmonicity.

Two-dimensional boron on Pb (110) surface

We simulate boron on Pb(110) surface by using ab initio evolutionary methodology. Interestingly, the two-dimensional (2D) Dirac Pmmn boron can be formed because of good lattice matching. Unexpectedly, by increasing the thickness of 2D boron, a three-bonded graphene-like structure (P2_1/c boron) was revealed to possess double anisotropic Dirac cones. It is 20 meV/atom lower in energy than the Pmmn structure, indicating the most stable 2D boron with particular Dirac cones. The puckered structure of P2_1/c boron results in the peculiar Dirac cones, as well as substantial mechanical anisotropy. The calculated Young's modulus is 320 GPa.nm along zigzag direction, which is comparable with graphene.

Prediction of a new ground state of superhard compound B6O at ambient conditions

Boron suboxide B6O, the hardest known oxide, has an R-3m crystal structure (α-B6O) that can be described as an oxygen-intercalated structure of α-boron, or, equivalently, as a cubic close packing of B12 icosahedra with two oxygen atoms occupying all octahedral voids in it. Here we show a new ground state of this compound at ambient conditions, Cmcm-B6O (\b{eta}-B6O), which in all quantum-mechanical treatments that we tested (GGA, LDA, and hybrid functional HSE06) comes out to be slightly but consistently more stable. Increasing pressure and temperature further stabilize it with respect to the known α-B6O structure. \b{eta}-B6O also has a slightly higher hardness and may be synthesized using different experimental protocols. We suggest that \b{eta}-B6O is present in mixture with α-B6O, and its presence accounts for previously unexplained bands in the experimental Raman spectrum.

Superconductivity of novel tin hydrides (Sn$_n$H$_m$) under pressure

With the motivation of discovering high-temperature superconductors, evolutionary algorithm is employed to search for all stable compounds in the Sn-H system. In addition to the traditional SnH$_4$, new hydrides SnH$_8$, SnH$_{12}$ and SnH$_{14}$ are found to be thermodynamically stable at high pressure. Dynamical stability and superconductivity of tin-hydrides are systematically investigated. I$\bar{4}$m2-SnH$_8$, C2/m-SnH$_{12}$ and C2/m-SnH$_{14}$ exhibit higher superconducting transition temperatures of 81, 93 and 97 K compared to the traditional compound SnH$_4$ with T$_c$ of 52 K at 200 GPa. An interesting bent H$_3^-$ in I$\bar{4}$m2-SnH$_8$ and novel liner H$_4^-$ in C2/m-SnH$_{12}$ are observed. All the new tin-hydrides remain metallic over their predicted range of stability. The intermediate-frequency wagging and bending vibrations have more contribution to electron-phonon coupling parameter than high-frequency stretching vibrations of H$_2$ and H$_3$.

Two-Dimensional Magnetic Boron

We predict a two-dimensional (2D) antiferromagnetic (AFM) boron (designated as M-boron) by using ab initio evolutionary methodology. M-boron is entirely composed of B20 clusters in a hexagonal arrangement. Most strikingly, the highest valence band of M-boron is isolated, strongly localized, and quite flat, which induces spin polarization on each cap of the B20 cluster. This flat band originates from the unpaired electrons of the capping atoms, and is responsible for magnetism. M-boron is thermodynamically metastable and is the first cluster-based 2D magnetic material in the elemental boron system.

Prediction of Novel Stable 2D-Silicon with Fivefold Coordination

Silicene, an analogue of graphene, was so far predicted to be the only two-dimensional silicon (2D-Si) with massless Dirac fermions. Here we predict a brand new 2D-Si Dirac semimetal, which we name siliconeet [silik'ni:t]. Unexpectedly, it has a much lower energy than silicene and robust direction-dependent Dirac cones with Fermi velocities comparable to those in graphene. Remarkably, its peculiar structure based on pentagonal rings and fivefold coordination plays a critical role in the novel electronic properties. Taking spin-orbit coupling into account, siliconeet can also be recognized as a 2D-topological insulator with a larger nontrivial band gap than silicene.

Pressure induced novel compounds in the Hf-O system from first-principles calculations

Using first-principles evolutionary simulations, we have systematically investigated phase stability in the Hf-O system at pressure up to 120 GPa. New compounds Hf5O2, Hf3O2, HfO and HfO3 are discovered to be thermodynamically stable at certain pressure ranges and a new stable high-pressure phase is found for Hf2O with space group Pnnm and anti-CaCl2-type structure. Both P62m-HfO and P4m2-Hf2O3 show semimetallic character. Pnnm-HfO3 shows interesting structure, simultaneously containing oxide O2- and peroxide [O-O]2- anions. Remarkably, it is P62m-HfO rather than OII-HfO2 that exhibits the highest mechanical characteristics among Hf-O compounds. Pnnm-Hf2O, Imm2-Hf5O2, P31m-Hf2O and P4m2-Hf2O3 phases also show superior mechanical properties, these phases can be quenched to ambient pressure and their properties can be exploited.

Phagraphene: A Low-energy Graphene Allotrope composed of 5-6-7 Carbon Rings with Distorted Dirac Cones

Using systematic evolutionary structure searching we propose a new carbon allotrope, phagraphene, standing for penta-hexa-hepta-graphene, because the structure is composed of 5-6-7 carbon rings. This two-dimensional (2D) carbon structure is lower in energy than most of the predicted 2D carbon allotropes due to its sp2-hybridization and density of atomic packing comparable to graphene. More interestingly, the electronic structure of phagraphene has distorted Dirac cones. The direction-dependent cones are further proved to be robust against external strain with tunable Fermi velocities.

Hybrid density functional study of band alignment in ZnO/GaN and ZnO/(Ga1-xZnx)(N1-xOx)/GaN heterostructures

The band alignment in ZnO/GaN and related heterostructures are crucial for the uses in solar harvesting technology. Here, we report our density functional calculations of the band alignment and optical properties of ZnO/GaN and ZnO/(Ga1-xZnx)(N1-xOx)/GaN heterostructures using a Heyd-Scuseria-Ernzerhof (HSE) hybrid functional. We found that the conventional GGA functionals underestimate not only the band gap but also the band offset of these heterostructures. Using the hybrid functional calculations, we show that the (Ga1-xZnx)(N1-xOx) solid solution has a direct band gap of about 2.608 eV, in good agreement with the experimental data. More importantly, this solid solution forms type-II band alignment with the host materials. A GaN/(Ga1-xZnx)(N1-xOx)/ZnO core-shell solar cell model is presented to improve the visible light adsorption ability and carrier collection efficiency.

Natural charge spatial separation and quantum confinement of ZnO/GaN core/shell nanowires

We performed density-functional calculations to investigate the electronic structure of ZnO/GaN core/shell heterostructured nanowires (NWs) orientating along <0001> direction. The build-in electric filed arising from the charge redistribution at the {1-100} interfaces and the band offsets were revealed. ZnO-core/GaN-shell NWs rather than GaN-core/ZnO-shell ones were predicted to exhibit natural charge spatial separation behaviors, which are understandable in terms of an effective mass model. The effects of quantum confinement on the band gaps and band offsets were also discussed.

Orientation-dependent stability and quantum-confinement effects of silicon carbide nanowires

The energetic stability and electronic properties of hydrogenated silicon carbide nanowires (SiCNWs) with zinc blende (3C) and wurtzite (2H) structures are investigated using first-principles calculations within density functional theory and generalized gradient approximation. The [111]-orientated 3C-SiCNWs are energetically more stable than other kinds of NWs with similar size. All the NWs have direct band gaps except the 3C-SiCNWs orientating along [112] direction. The band gaps of these NWs decrease with the increase of wire size, due to the quantum-confinement effects. The direct-band-gap features can be kept for the 3C-SiCNWs orientating along [111] direction with diameters up to 2.8 nm. The superior stability and electronic structures of the [111]-orientated 3C-SiCNWs are in good agreement with the experimental results.
