Shifting the quantum Hall plateau level in a double layer electron system

We study the plateaux of the integer quantum Hall resistance in a bilayer electron system in tilted magnetic fields. In a narrow range of tilt angles and at certain magnetic fields, the plateau level deviates appreciably from the quantized value with no dissipative transport emerging. A qualitative account of the effect is given in terms of decoupling of the edge states corresponding to different electron layers/Landau levels.

Spin-polarized Zener tunneling in (Ga,Mn)As

We investigate spin-polarized inter-band tunneling through measurement of (Ga,Mn)As based Zener tunnel diode. By placing the diode under reverse bias, electron spin polarization is transferred from the valence band of p-type (Ga,Mn)As to the conduction band of an adjacent n-GaAs layer. The resulting current is monitored by injection into a quantum well light emitting diode whose electroluminescence polarization is found to track the magnetization of the (Ga,Mn)As layer as a function of both temperature and magnetic field.

Quantum Hall Ferromagnetism in a Two-Dimensional Electron System

Experiments on a nearly spin degenerate two-dimensional electron system reveals unusual hysteretic and relaxational transport in the fractional quantum Hall effect regime. The transition between the spin-polarized (with fill fraction $ν= 1/3$) and spin-unpolarized ($ν= 2/5$) states is accompanied by a complicated series of hysteresis loops reminiscent of a classical ferromagnet. In correlation with the hysteresis, magnetoresistance can either grow or decay logarithmically in time with remarkable persistence and does not saturate. In contrast to the established models of relaxation, the relaxation rate exhibits an anomalous divergence as temperature is reduced. These results indicate the presence of novel two-dimensional ferromagnetism with a complicated magnetic domain dynamic.

Coherent Branched Flow in a Two-Dimensional Electron Gas

Semiconductor nanostructures based on two dimensional electron gases (2DEGs) have the potential to provide new approaches to sensing, information processing, and quantum computation. Much is known about electron transport in 2DEG nanostructures and many remarkable phenomena have been discovered (e.g. weak localization, quantum chaos, universal conductance fluctuations)1,2 - yet a fundamental aspect of these devices, namely how electrons move through them, has never been clarified. Important details about the actual pattern of electron flow are not specified by statistical measures such as the mean free path. Scanned probe microscope (SPM) measurements allow spatial investigations of nanostructures, and it has recently become possible to directly image electron flow through 2DEG devices using newly developed SPM techniques3-13. Here we present SPM images of electron flow from a quantum point contact (QPC) which show unexpected dynamical channeling - the electron flow forms persistent, narrow, branching channels rather than smoothly spreading fans. Theoretical study of this flow, including electron scattering by impurities and donor atoms, shows that the channels are not due to deep valleys in the potential, but rather are caused by the indirect cumulative effect of small angle scattering. Surprisingly, the channels are decorated by interference fringes well beyond where the simplest thermal averaging arguments suggest they should be found. These findings may have important implications for 2DEG physics and for the design of future nanostructure devices.

Opening an energy gap in an electron double layer system at integer filling factor in a tilted magnetic field

We employ magnetocapacitance measurements to study the spectrum of a double layer system with gate-voltage-tuned electron density distributions in tilted magnetic fields. For the dissipative state in normal magnetic fields at filling factor $ν=3$ and 4, a parallel magnetic field component is found to give rise to opening a gap at the Fermi level. We account for the effect in terms of parallel-field-caused orthogonality breaking of the Landau wave functions with different quantum numbers for two subbands.

Imaging Inter-Edge State Scattering Centers in the Quantum Hall Regime

We use an atomic force microscope tip as a local gate to study the scattering between edge channels in a 2D electron gas in the quantum Hall regime. The scattering is dominated by individual, microscopic scattering centers, which we directly image here for the first time. The tip voltage dependence of the scattering indicates that tunneling occurs through weak links and localized states.

From spatially indirect to momentum-space indirect exciton by in-plane magnetic field

In-plane magnetic field is found to change drastically the photoluminescence spectra and kinetics of interwell excitons in GaAs/AlGaAs coupled quantum wells. The effect is due to the in-plane magnetic field induced displacement of the interwell exciton dispersion in a momentum space, which results in the transition from the momentum-space direct exciton ground state to the momentum-space indirect exciton ground state. In-plane magnetic field is, therefore, an effective tool for the exciton dispersion engineering.

Canted antiferromagnetic phase in a double quantum well in a tilted quantizing magnetic field

We investigate the double-layer electron system in a parabolic quantum well at filling factor $ν=2$ in a tilted magnetic field using capacitance spectroscopy. The competition between two ground states is found at the Zeeman splitting appreciably smaller than the symmetric-antisymmetric splitting. Although at the transition point the system breaks up into domains of the two competing states, the activation energy turns out to be finite, signaling the occurrence of a new insulator-insulator quantum phase transition. We interpret the obtained results in terms of a predicted canted antiferromagnetic phase.

Scanned Potential Microscopy of Edge States in a Quantum Hall Liquid

Using a low-temperature atomic force microscope as a local voltmeter, we measure the Hall voltage profile in a quantum Hall conductor in the presence of a gate-induced non-equilibrium edge state population at n=3. We observe sharp voltage drops at the sample edges which are suppressed by re-equilibrating the edge states.

Electronic Dephasing in the Quantum Hall Regime

By means of degenerate four-wave mixing (FWM), we investigate the quantum coherence of electron-hole pairs in the presence of a two-dimensional electron gas in modulation-doped GaAs-AlGaAs quantum wells in the quantum Hall effect regime. With increasing magnetic field, we observe a crossover from Markovian to non-Markovian behavior, as well as large jumps in the decay time of the FWM signal at even Landau level filling factors. The main observations can be qualitatively reproduced by a model which takes into account scattering by the collective excitations of the two-dimensional electron gas.

An Adiabatic Quantum Electron Pump

A quantum pumping mechanism which produces dc current or voltage in response to a cyclic deformation of the confining potential in an open quantum dot is reported. The voltage produced at zero current bias is sinusoidal in the phase difference between the two ac voltages deforming the potential and shows random fluctuations in amplitude and direction with small changes in external parameters such as magnetic field. The amplitude of the pumping response increases linearly with the frequency of the deformation. Dependencies of pumping on the strength of the deformations, temperature, and breaking of time-reversal symmetry are also investigated.

Mode Spectroscopy and Level Coupling in Ballistic Electron Waveguides

A tunable quantum point contact with modes occupied in both transverse directions is studied by magnetotransport experiments. We use conductance quantization of the one-dimensional subbands as a tool to determine the mode spectrum. A magnetic field applied along the direction of the current flow couples the modes. This can be described by an extension of the Darwin-Fock model. Anticrossings are observed as a function of the magnetic field, but not for zero field or perpendicular field directions, indicating coupling of the subbands due to nonparabolicity in the electrical confinement.

Variation of elastic scattering across a quantum well

The Drude scattering times of electrons in two subbands of a parabolic quantum well have been studied at constant electron sheet density and different positions of the electron distribution along the growth direction. The scattering times obtained by magnetotransport measurements decrease as the electrons are displaced towards the well edges, although the lowest-subband density increases. By comparing the measurements with calculations of the scattering times of a two-subband system, new information on the location of the relevant scatterers and the anisotropy of intersubband scattering is obtained. It is found that the scattering time of electrons in the lower subband depends sensitively on the position of the scatterers, which also explains the measured dependence of the scattering on the carrier density. The measurements indicate segregation of scatterers from the substrate side towards the quantum well during growth.

Conductance oscillations in tunnel-coupled quantum dots in the quantum Hall regime

We present measurements of transport through two tunnel-coupled quantum dots of different sizes connected in series in a strong, variable, perpendicular magnetic field. Double dot conductance was measured both as a function of magnetic field, which was varied across the filling factor nu = 4 quantum Hall plateau, and as a function of charge induced evenly on the two dots. The conductance peaks undergo position shifts and height modulations as the magnetic field is varied. These shifts and modulations form a pattern that repeats over large ranges of magnetic field and with the addition of double dot charge. The robust pattern repetition is consistent with a frequency locking effect.

Inhibited Recombination of Charged Magnetoexcitons

Time-resolved photoluminescence measurements show that the decay time for charged excitons in a GaAs two-dimensional electron gas increases by an order of magnitude at high magnetic fields. Unlike neutral excitons, the charged exciton center-of-mass is spatially confined in a ``magnetically-adjustable quantum dot'' by the cyclotron orbit and the quantum well. The inhibited recombination is explained by a reduced phase coherence volume of the magnetically-confined charged excitons.

Hybridization of electron subbands in a double quantum well at quantizing magnetic field

We employ magnetocapacitance and far-infrared spectroscopy techniques to study the spectrum of the double-layer electron system in a parabolic quantum well with a narrow tunnel barrier in the centre. For gate-bias-controlled asymmetric electron density distributions in this soft two-subband system we observe both individual subband gaps and double layer gaps at integer filling factor $ν$. The bilayer gaps are shown to be either trivial common for two subbands or caused by hybridization of electron subbands in magnetic field. We describe the observed hybrid gaps at $ν=1$ and $ν=2$ within a simple model for the modified bilayer spectrum.

Magnetic-Field-Induced Hybridization of Electron Subbands in a Coupled Double Quantum Well

We employ a magnetocapacitance technique to study the spectrum of the soft two-subband (or double-layer) electron system in a parabolic quantum well with a narrow tunnel barrier in the centre. In this system unbalanced by gate depletion, at temperatures $T\agt 30$ mK we observe two sets of quantum oscillations: one originates from the upper electron subband in the closer-to-the-gate part of the well and the other indicates the existence of common gaps in the spectrum at integer fillings. For the lowest filling factors $ν=1$ and $ν=2$, both the common gap presence down to the point of one- to two-subband transition and their non-trivial magnetic field dependences point to magnetic-field-induced hybridization of electron subbands.

Statistics of Coulomb Blockade Peak Spacings

Distributions of Coulomb blockade peak spacing are reported for large ensembles of both unbroken (magnetic field B = 0) and broken (B <> 0) time reversal symmetry in GaAs quantum dots. Both distributions are symmetric and roughly gaussian with a width ~ 2-6% of the average spacing, with broad, non-gaussian tails. The distribution is systematically wider at B = 0 by a factor of ~ 1.2 +- 0.1. No even-odd spacing correlations or bimodal structure in the spacing distribution is found, suggesting an absence of spin-degeneracy. There is no observed correlation between peak spacing and peak height.
