Hole transport in p-type GaAs quantum dots and point contacts

Strong spin-orbit interaction characteristic for p-type GaAs systems, makes such systems promising for the realization of spintronic devices. Here we report on transport measurements in nanostructures fabricated on p-type, C-doped GaAs heterostructures by scanning probe oxidation lithography. We observe conductance quantization in a quantum point contact, as well as pronounced Coulomb resonances in two quantum dots with different geometries. Charging energies for both dots, extracted from Coulomb diamond measurements are in agreement with the lithographic dimensions of the dots. The absence of excited states in Coulomb diamond measurements indicates that the dots are in the multi-level transport regime.

The influence of device geometry on many-body effects in quantum point contacts: Signatures of the 0.7 anomaly, exchange and Kondo

The conductance of a quantum point contact (QPC) shows several features that result from many-body electron interactions. The spin degeneracy in zero magnetic field appears to be spontaneously lifted due to the so-called 0.7 anomaly. Further, the g-factor for electrons in the QPC is enhanced, and a zero-bias peak in the conductance points to similarities with transport through a Kondo impurity. We report here how these many-body effects depend on QPC geometry. We find a clear relation between the enhanced g-factor and the subband spacing in our QPCs, and can relate this to the device geometry with electrostatic modeling of the QPC potential. We also measured the zero-field energy splitting related to the 0.7 anomaly, and studied how it evolves into a splitting that is the sum of the Zeeman effect and a field-independent exchange contribution when applying a magnetic field. While this exchange contribution shows sample-to-sample fluctuations and no clear dependence on QPC geometry, it is for all QPCs correlated with the zero-field splitting of the 0.7 anomaly. This provides evidence that the splitting of the 0.7 anomaly is dominated by this field-independent exchange splitting. Signatures of the Kondo effect also show no regular dependence on QPC geometry, but are possibly correlated with splitting of the 0.7 anomaly.

Experimental imaging and atomistic modeling of electron and hole quasiparticle wave functions in InAs/GaAs quantum dots

We present experimental magnetotunneling results and atomistic pseudopotential calculations of quasiparticle electron and hole wave functions of self-assembled InAs/GaAs quantum dots. The combination of a predictive theory along with the experimental results allows us to gain direct insight into the quantum states. We monitor the effects of (i) correlations, (ii) atomistic symmetry and (iii) piezoelectricity on the confined carriers and (iv) observe a peculiar charging sequence of holes that violates the Aufbau principle.

Systematic study of carrier correlations in the electron-hole recombination dynamics of quantum dots

The ground state carrier dynamics in self-assembled (In,Ga)As/GaAs quantum dots has been studied using time-resolved photoluminescence and transmission. By varying the dot design with respect to confinement and doping, the dynamics is shown to follow in general a non-exponential decay. Only for specific conditions in regard to optical excitation and carrier population, for example, the decay can be well described by a mono-exponential form. For resonant excitation of the ground state transition a strong shortening of the luminescence decay time is observed as compared to the non-resonant case. The results are consistent with a microscopic theory that accounts for deviations from a simple two-level picture.

Persistence of the 0.7 anomaly of quantum point contacts in high magnetic fields

The spin degeneracy of the lowest subband that carries one-dimensional electron transport in quantum point contacts appears to be spontaneously lifted in zero magnetic field due to a phenomenon that is known as the 0.7 anomaly. We measured this energy splitting, and studied how it evolves into a splitting that is the sum of the Zeeman effect and a field-independent exchange contribution when applying a magnetic field. While this exchange contribution shows sample-to-sample fluctuations, it is for all QPCs correlated with the zero-field splitting of the 0.7 anomaly. This provides evidence that the splitting of the 0.7 anomaly is dominated by this field-independent exchange splitting.

Spin coherence of holes in GaAs/AlGaAs quantum wells

The carrier spin coherence in a p-doped GaAs/(Al,Ga)As quantum well with a diluted hole gas has been studied by picosecond pump-probe Kerr rotation with an in-plane magnetic field. For resonant optical excitation of the positively charged exciton the spin precession shows two types of oscillations. Fast oscillating electron spin beats decay with the radiative lifetime of the charged exciton of 50 ps. Long lived spin coherence of the holes with dephasing times up to 650 ps. The spin dephasing time as well as the in-plane hole g factor show strong temperature dependence, underlining the importance of hole localization at cryogenic temperatures.

Robust manipulation of electron spin coherence in an ensemble of singly charged quantum dots

Using the recently reported mode locking effect we demonstrate a highly robust control of electron spin coherence in an ensemble of (In,Ga)As quantum dots during the single spin coherence time. The spin precession in a transverse magnetic field can be fully controlled up to 25 K by the parameters of the exciting pulsed laser protocol such as the pulse train sequence, leading to adjustable quantum beat bursts in Faraday rotation. Flipping of the electron spin precession phase was demonstrated by inverting the polarization within a pulse doublet sequence.

Quantum dot as thermal rectifier

We report the observation of thermal rectification in a semiconductor quantum dot, as inferred from the asymmetric line shape of the thermopower oscillations. The asymmetry is observed at high in-plane magnetic fields and caused by the presence of a high orbital momentum state in the dot.

Equilibration between edge states in the fractional quantum Hall effect regime at high imbalances

We experimentally study equilibration between edge states, co-propagating at the edge of the fractional quantum Hall liquid, at high initial imbalances. We find an anomalous increase of the conductance between the fractional edge states at the filling factor $ν=2/5$ in comparison with the expected one for the model of independent edge states. We conclude that the model of independent fractional edge states is not suitable to describe the experimental situation at $ν=2/5$.

Evidence for the Luttigger liquid density of states in transport across the incompressible stripe at fractional filling factors

We experimentally investigate transport across the incompressible stripe at the sample edge in the fractional quantum Hall effect regime at bulk filling factors $ν=2/3$ and $ν=2/5$. We obtain the dependence of the equilibration length, that is a phenomenological characteristics of the transport, on the voltage imbalance and the temperature, at high voltage imbalances. These dependencies are found to be of the power-law form, which is a strong evidence for the Luttigger liquid density of states.

Specific Heat of a Fractional Quantum Hall System

Using a time-resolved phonon absorption technique, we have measured the specific heat of a two-dimensional electron system in the fractional quantum Hall effect regime. For filling factors $ν= 5/3, 4/3, 2/3, 3/5, 4/7, 2/5$ and 1/3 the specific heat displays a strong exponential temperature dependence in agreement with excitations across a quasi-particle gap. At filling factor $ν= 1/2$ we were able to measure the specific heat of a composite fermion system for the first time. The observed linear temperature dependence on temperature down to $T = 0.14$ K agrees well with early predictions for a Fermi liquid of composite fermions.

Universal behavior of the electron g-factor in GaAs/AlGaAs quantum wells

The Zeeman splitting and the underlying value of the g-factor for conduction band electrons in GaAs/Al_xGa_{1-x}As quantum wells have been measured by spin-beat spectroscopy based on a time-resolved Kerr rotation technique. The experimental data are in good agreement with theoretical predictions. The model accurately accounts for the large electron energies above the GaAs conduction band bottom, resulting from the strong quantum confinement. In the tracked range of optical transition energies E from 1.52 to 2.0eV, the electron g-factor along the growth axis follows closely the universal dependence g_||(E)= -0.445 + 3.38(E-1.519)-2.21(E-1.519)^2 (with E measured in eV); and this universality also embraces Al_xGa_{1-x}As alloys. The in-plane g-factor component deviates notably from the universal curve, with the degree of deviation controlled by the structural anisotropy.

Sequential and co-tunneling behavior in the temperature-dependent thermopower of few-electron quantum dots

We have studied the temperature dependent thermopower of gate-defined, lateral quantum dots in the Coulomb blockade regime using an electron heating technique. The line shape of the thermopower oscillations depends strongly on the contributing tunneling processes. Between 1.5 K and 40 mK a crossover from a pure sawtooth- to an intermitted sawtooth-like line shape is observed. The latter is attributed to the increasing dominance of cotunneling processes in the Coulomb blockade regime at low temperatures.

Scaling of the low temperature dephasing rate in Kondo systems

We present phase coherence time measurements in quasi-one-dimensional Ag wires doped with Fe Kondo impurities of different concentrations $n_s$. Due to the relatively high Kondo temperature $T_{K}\approx 4.3K$ of this system, we are able to explore a temperature range from above $T_{K}$ down to below $0.01 T_{K}$. We show that the magnetic contribution to the dephasing rate $γ_m$ per impurity is described by a single, universal curve when plotted as a function of $(T/T_K)$. For $T>0.1 T_K$, the dephasing rate is remarkably well described by recent numerical results for spin $S=1/2$ impurities. At lower temperature, we observe deviations from this theory. Based on a comparison with theoretical calculations for $S>1/2$, we discuss possible explanations for the observed deviations.

Spin ordering: two different scenarios for the single and double layer structures in the fractional and integer quantum Hall effect regimes

We investigate the ground state competition at the transition from the spin unpolarized to spin ordered phase at filling factor $ν=2/3$ in single layer heterostructure and at $ν=2$ in double layer quantum well. To trace the quantum Hall phase we use the minimum in the dissipative conductivity $σ_{xx}$. We observe two different transition scenarios in two investigated situations. For one of them we propose a qualitative explanation, based on the domain structure evolution in the vicinity of the transition point. The origin for the second scenario, corresponding to the experimental situation at $ν=2$ in double layer 2DES, still remains unclear.

Experimental investigation of the edge states structure at fractional filling factors

We experimentally study electron transport between edge states in the fractional quantum Hall effect regime. We find an anomalous increase of the transport across the 2/3 incompressible fractional stripe in comparison with theoretical predictions for the smooth edge potential profile. We interpret our results as a first experimental demonstration of the intrinsic structure of the incompressible stripes arising at the sample edge in the fractional quantum Hall effect regime.

Waveform sampling using an adiabatically driven electron ratchet in a two-dimensional electron system

We utilize a time-periodic ratchet-like potential modulation imposed onto a two-dimensional electron system inside a GaAs/Al$_x$Ga$_{1-x}$As heterostructure to evoke a net dc pumping current. The modulation is induced by two sets of interdigitated gates, interlacing off center, which can be independently addressed. When the transducers are driven by two identical but phase-shifted ac signals, a lateral dc pumping current $I(ϕ)$ results, which strongly depends on both, the phase shift $ϕ$ and the waveform $V(t)$ of the imposed gate voltages. We find that for different periodic signals, the phase dependence $I(ϕ)$ closely resembles $V(t)$. A simple linear model of adiabatic pumping in two-dimensional electron systems is presented, which reproduces well our experimental findings.

Electrical read-out of the local nuclear polarization in the quantum Hall effect

It is demonstrated that the now well-established `flip-flop' mechanism of spin exchange between electrons and nuclei in the quantum Hall effect can be reversed. We use a sample geometry which utilizes separately contacted edge states to establish a local nuclear spin polarization --close to the maximum value achievable-- by driving a current between electron states of different spin orientation. When the externally applied current is switched off, the sample exhibits an output voltage of up to a few tenths of a meV, which decays with a time constant typical for the nuclear spin relaxation. The surprizing fact that a sample with a local nuclear spin polarization can act as a source of energy and that this energy is well above the nuclear Zeeman splitting is explained by a simple model which takes into account the effect of a local Overhauser shift on the edge state reconstruction.
