Excitation of copper vapor lasers by direct discharge of storage capacitor via the high-speed photothyristors

The possibility of using an optocoupler "pulsed fiber laser - photo thyristor" as a switch in excitation circuits of copper vapor lasers (CVL) is investigated. It is shown that such switch has a nanosecond speed, is able to pass monopolar or alternating current pulses through CVL with a power of up to 10 MW and a repetition rate of up to tens of kilohertz with an electric efficiency of excitation circuit of more than 95%. A simple but very accurate model of photo thyristor is proposed, which can be used in full-scale CVL modeling programs.

Power Nano- and Picosecond Optoelectronic Switches Based on High-Voltage Silicon Structures with p-n Junctions III. Self-heating effects

Self-heating effects of picosecond optoelectronic switches based on vertical high-voltage structures with p-n-junctions (VPSS) operating in a high-frequency mode were theoretically studied for the first time. It is shown that strong temperature dependence of the control radiation absorption coefficient $k(T)$ is the main factor determining the maximum switching frequency $f_{max}$ and the corresponding maximum crystal temperature $T_{max}$, as well as distributions of temperature $T$ and current density $j$ over a device area. A two-dimensional analysis of the simplest electrothermal model of VPSS embedded into a double coaxial forming line showed that an increase in the switching frequency $f$ leads to displacement of current to device periphery, where the temperature is minimal. However, distributions of $T$ and $j$ over the device area remain stable if $f < f_{max}$ and $T < T_{max}$. Of course, the values $f_{max}$ and $T_{max}$ depend on the energy of control radiation pulses, pulse switching power and heat sink conditions. For VPSS based on nondirect-gap semiconductors (Si, SiC), they varies within 20-120 kHz and 120-160 $^o C$, quite sufficient for practical application. However, VPSS based on direct-gap semiconductors (GaAs, InP) are not actually suitable for operation in high-frequency modes due to too sharp dependence $k(T)$.

Shock electromagnetic wave of large amplitude in the nonlinear transmission line based on distributed semiconductor diode

An analytical solution to the problem of formation and propagation of large amplitude shock electromagnetic waves in strip transmission line (TL) based on the distributed semiconductor diode was obtained. This solution correctly takes into account non-linearity, time dispersion and dissipation of TL. The results of the theory has been used to estimate the parameters of TL as peaker of the high voltage pulse applied to transmission line input.

About attenuation of videopulse in nonlinear transmission lines with ideal dielectric

The attenuation of the video pulse with monotonically increasing input voltage in a transmission lines with an ideal dielectric can be characterized by "ohmic" voltage drop $U_σ$ along the electrodes with finite conductivity. The exact analytical formulas for the calculations $U_σ$ in coaxial and strip lines with and without taking into account the strong skin effect have been obtained. These formulas do not depend on the dispersion and the degree of nonlinearity of the dielectric and therefore is suitable for evaluating of shock electromagnetic waves attenuation

Optimal doping of the diode current interrupters

An analytical solution to the problem of decreasing the energy losses $Ω$ in diode current interrupters during recovery of the blocking ability by optimizing dopant distribution $N(x)$ over structure thickness has been obtained. It was found the distribution $N(x)$ close to optimal one that decreases $Ω$ by 30-55% compared with standard interrupters with uniformly doped high-resistivity layers.

Power nano- and picosecond optoelectronic switches based on high-voltage silicon structures with p-n-junctions. I. Physics of switching process

Numerical simulation of switching process of high-voltage silicon photodiodes, phototransistors and photothyristors those triggered-on homogeneously over the area by picosecond laser pulses, has been performed for the first time. The analysis of results allowed to obtain "empirical" relationship between key parameters of switches (energy of control pulses, a radiation absorption coefficient, the area of structures) and parameters those characterizing the switching process in a circuit with the resistive load. For some of these relationship the approximate analytical formulas which seem to be quite adequate to the simulation results has been deduced. It is noted that distinctions between switching processes in structures of the three different types become apparent only at long duration of voltage pulses at a final stage when the blocking capability of photodiodes and phototransistors is recovered.

Power nano- and picosecond optoelectronic switches based on high-voltage silicon structures with p-n-junctions. II. Energy efficiency

Energy efficiency of optoelectronic switches based on high-voltage silicon photodiodes, phototransistors or photothyristors and triggered-on by picosecond laser pulses has been studied for the first time. For given values of resistive load, amplitude and duration $t_R$ of voltage pulses it is shown that there exist optimal sets of values for the device area, energy and absorption coefficient for triggering illumination, which provide the maximal general efficiency of the switch about 0.92. All three types of switches have almost identical efficiencies at short $t_R$, and in case of long $t_R$ photothyristors possess a noticeable advantage among them.

The effect of anode emitter injection capability on characteristics of hybrid SIT-MOS transistors

The possibility of optimization of high voltage hybrid SIT-MOS transistors (HSMT) by local reduction of the lifetime near anode emitter and/or reduction of the anode emitter injection ability by three different ways has been investigated using two-dimensional numerical simulation. It has been shown that all of these methods proposed previously for optimization of insulated-gate bipolar transistor (IGBT) are physically equivalent and makes it possible to reduce turn-off energy losses $E_{off}$ in HSMT by 30-40%. Importantly that energy $E_{off}$ in optimized HSMT appears to be 15-35% less than in equivalent trench IGBT under other equal conditions.

About measurements of electrons and holes impact ionization coefficients in 4H-SiC

The analysis of all published results on electrons and holes impact ionization coefficients in 4H-SiC at 300K have been performed. It is shown that the most plausible approximation of dependencies $α_{n,p}$ on the electric field strength $E$ have a conventional kind $α_{n,p}=a_{n,p}\exp(-E_{n,p}/E)$ with the values of the fitting parameters $a_n=38.6\cdot 10^6$ 1/cm, $E_n=25.6$ MV/cm, $a_p=5.31\cdot 10^6$ 1/cm, $E_p=13.1$ MV/cm. These dependencies $α_{n,p}(E)$ have been used to calculate the maximum field strength $E_b$ and the thickness of the space charge region $w_b$ at the breakdown voltage $U_b$. A set of new formulas are presented for calculation of $α_{n,p}(E)$ from results of avalanche multiplication coefficients and excess noise factor measurements at one-side lighting of photodiodes with stepped doping.

Comparison of the time-averaged power losses in the insulated-gate bipolar transistors and the hybrid SIT-MOS thyristors

Two-dimensional numerical simulation of switching processes for equivalent silicon insulated gate bipolar transistors of CSTBT-type and hybrid SITh-MOS thyristors (HSMT) has been performed. It is shown that the energy of switching losses during turning on and off periods in HSMT is greater than in totaly equivalent CSTBT. Therefore, the time-averaged power Pav dissipated in HSMT is smaller than in equivalent CSTBT only for rather long total current pulse duration. However, lowering the lifetime of nonequilibrium charge carriers tnp in the SITh can significantly reduce switching losses of the whole HSMT, while maintaining its advantage for the static on state. Therefore, for each set of CSTBT parameters it seams to be possible to select up such tnp in "almost equivalent" HSMT that the averaged power dissipation in HSMT will be less, than in equivalent CSTBT, for any set ranges of current pulse amplitude and duration.

Picosecond switching of high voltage reverse-biased p+-n-n+-structures into conductive state by pulsed lighting

An analytical theory of high voltage reverse-biased p+-n-n+-structures picosecond switching into conducting state by pulsed lighting has been developed and a numerical simulation of this process has been performed. Combining the results of theory and simulation allowed us to obtain a simple relation between the parameters of structure, light pulse, external circuit and main characteristics of the process - the load current pulse amplitude and duration of switching process.

Asymptotically self-similar propagation of the spherical ionization waves

It is shown that a new type of the self-similar spherical ionization waves may exist in gases. All spatial scales and the propagation velocity of such waves increase exponentially in time. Conditions for existence of these waves are established, their structure is described and approximate analytical relationships between the principal parameters are obtained. It is notable that spherical ionization waves can serve as the simplest, but structurally complete and physically transparent model of streamer in homogeneous electric field.
