Spintronic nano-scale harvester of broadband microwave energy

The harvesting of ambient radio-frequency (RF) energy is an attractive and clean way to realize the idea of self-powered electronics. Here we present a design for a microwave energy harvester based on a nanoscale spintronic diode (NSD). This diode contains a magnetic tunnel junction with a canted magnetization of the free layer, and can convert RF energy over the frequency range from 100 MHz to 1.2 GHz into DC electric voltage. An attractive property of the developed NSD is the generation of an almost constant DC voltage in a wide range of frequencies of the external RF signals. We further show that the developed NSD provides sufficient DC voltage to power a low-power nanodevice - a black phosphorus photo-sensor. Our results demonstrate that the developed NSD could pave the way for using spintronic detectors as building blocks for self-powered nano-systems, such as implantable biomedical devices, wireless sensors, and portable electronics.

Three-Dimensional Magnetic Page Memory

The increasing need to store large amounts of information with an ultra-dense, reliable, low power and low cost memory device is driving aggressive efforts to improve upon current perpendicular magnetic recording technology. However, the difficulties in fabricating small grain recording media while maintaining thermal stability and a high signal-to-noise ratio motivate development of alternative methods, such as the patterning of magnetic nano-islands and utilizing energy-assist for future applications. In addition, both from sensor and memory perspective three-dimensional spintronic devices are highly desirable to overcome the restrictions on the functionality in the planar structures. Here we demonstrate a three-dimensional magnetic-memory (magnetic page memory) based on thermally assisted and stray-field induced transfer of domains in a vertical stack of magnetic nanowires with perpendicular anisotropy. Using spin-torque induced domain shifting in such a device with periodic pinning sites provides additional degrees of freedom by allowing lateral information flow to realize truly three-dimensional integration.

Description of statistical switching in perpendicular STT-MRAM within an analytical and numerical micromagnetic framework

The realistic modeling of STT-MRAM for the simulations of hybrid CMOS/Spintronics devices in comprehensive simulation environments require a full description of stochastic switching processes in state of the art STT-MRAM. Here, we derive an analytical formulation that takes into account the spin-torque asymmetry of the spin polarization function of magnetic tunnel junctions studying. We studied its validity range by comparing the analytical formulas with results achieved numerically within a full micromagnetic framework. We also find that a reasonable fit of the probability density function (PDF) of the switching time is given by a Pearson Type IV PDF. The main results of this work underlines the need of data-driven design of STT-MRAM that uses a full micromagnetic simulation framework for the statistical proprieties PDF of switching processes.

Scalable synchronization of spin-Hall oscillators in out-of-plane field

A strategy for a scalable synchronization of an array of spin-Hall oscillators (SHOs) is illustrated. In detail, we present micromagnetic simulations of two and five SHOs realized by means of couples of triangular golden contacts on the top of a Pt/CoFeB/Ta trilayer. Results highlight that the synchronization occurs for the whole current region that gives rise to the excitation of self-oscillations. This is linked to the role of the magnetodipolar coupling, which is the phenomenon driving the synchronization when the distance between oscillators is not too large. Synchronization turns out to be also robust against geometrical differences of the contacts, simulated by considering variable distances between the tips ranging from 100nm to 200nm. Besides, it entails an enlargement of the radiation pattern that can be useful for the generation of spin-waves in magnonics applications. Simulations performed to study the effect of the interfacial Dzyaloshinskii-Moriya interaction show nonreciprocity in spatial propagation of the synchronized spin-wave. The simplicity of the geometry and the robustness of the achieved synchronization make this design of array of SHOs scalable for a larger number of synchronized oscillators.

Nanomagnetic logic with non-uniform states of clocking

Nanomagnetic logic transmits information along a path of nanomagnets. The basic mechanism to drive such a transmission, known as clocking, can be achieved by exploiting the spin-Hall effect, as recently observed in experiments on Ta/CoFeB/MgO multilayers [D. Bhowmik, et al., Nat. Nano. 9, 59 (2013)]. This paper shows the fundamental mechanism of the spin-Hall driven clocking by using a full micromagnetic framework and considering two different devices, Ta/CoFeB/MgO and Pt/CoFeB/MgO. The former is used for a direct comparison of the numerical results with the experiments while the latter permits to predict the effect of the Dzyaloshinskii-Moriya interaction (DMI) in the clocking mechanism. Results show that the clocking state is non-uniform and it is characterized by the presence of domains separated by Bloch (Néel) domain walls depending on the absence (presence) of the DMI. Our findings point out that for the design of nanomagnetic logic a full micromagnetic approach is necessary.

Intrinsic synchronization of an array of spin-torque oscillators driven by the spin-Hall effect

This paper micromagnetically studies the magnetization dynamics driven by the spin-Hall effect in a Platinum/Permalloy bi-layer. For a certain field and current range, the excitation of a uniform mode, characterized by a power with a spatial distribution in the whole ferromagnetic cross section, is observed. We suggest to use the ferromagnet of the bi-layer as basis for the realization of an array of spin-torque oscillators (STOs): the Permalloy ferromagnet will act as shared free layer, whereas the spacers and the polarizers are built on top of it. Following this strategy, the frequency of the uniform mode will be the same for the whole device, creating an intrinsic synchronization. The synchronization of an array of parallely connected STOs will allow to increase the output power, as necessary for technological applications.
