Effects of heat dissipation on unipolar resistance switching in Pt/NiO/Pt capacitors

We fabricated Pt/NiO/Pt capacitor structures with various bottom electrode thicknesses, $t_{BE}$, and investigated their resistance switching behaviors. The capacitors with $t_{BE} \geq 50$ nm exhibited typical unipolar resistance memory switching, while those with $t_{BE} \leq 30$ nm showed threshold switching. This interesting phenomenon can be explained in terms of the temperature-dependent stability of conducting filaments. In particular, the thinner $t_{BE}$ makes dissipation of Joule heat less efficient, so the filaments will be at a higher temperature and become less stable. This study demonstrates the importance of heat dissipation in resistance random access memory.

Abnormal Resistance Switching Behaviors of NiO Thin Films: Possible Occurrence of Simultaneous Formation and Rupture of Conducting Channels

We report the detailed current-voltage (I-V) characteristics of resistance switching in NiO thin films. In unipolar resistance switching, it is commonly believed that conducting filaments will rupture when NiO changes from a low resistance to a high resistance state. However, we found that this resistance switching can sometimes show abnormal behavior during voltage- and current-driven I-V measurements. We used the random circuit breaker network model to explain how abnormal switching behaviors could occur. We found that this resistance change can occur via a series of avalanche processes, where conducting filaments could be formed as well as ruptured.

Epitaxial growth and the magnetic properties of orthorhombic YTiO3 thin films

High-quality YTiO3 thin films were grown on LaAlO3 (110) substrates at low oxygen pressures (<10-8 Torr) using pulsed laser deposition. The in-plane asymmetric atomic arrangements at the substrate surface allowed us to grow epitaxial YTiO3 thin films, which have an orthorhombic crystal structure with quite different a- and b-axes lattice constants. The YTiO3 film exhibited a clear ferromagnetic transition at 30 K with a saturation magnetization of about 0.7 uB/Ti. The magnetic easy axis was found to be along the [1-10] direction of the substrate, which differs from the single crystal easy axis direction, i.e., [001].

Determination of the intrinsic anomalous Hall effect of SrRuO$_3$

The anomalous Hall effect (AHE) of epitaxial SrRuO$_3$ films with varying lattice parameters is investigated, and analyzed according to the Berry-phase scenario. SrRuO$_3$ thin films were deposited on SrTiO$_3$ substrates directly, or using intermediate buffer layers, in order to finely control the epitaxial strain. The AHE of the different films exhibits intrinsic features such as the sign change of the Hall resistivity with the temperature, even for small thicknesses of SrRuO$_3$. However, the anomalous Hall conductivity is greatly reduced from its intrinsic value as the carrier scattering is increased when the epitaxial strain is released. We argue that the AHE of fully strained SrRuO$_3$ film with low residual resistivity represents the intrinsic AHE of SrRuO$_3$.

Evidence for a smooth superconductor to normal state transition for nonzero applied magnetic field in Sr0.9La0.1CuO2

We present and analyze field cooled magnetization data, revealing for 0<H<5 T remarkable consistency with a magnetic field induced finite size effect. It is traced back to the fact that the correlation length gsi cannot grow beyond the limiting length scale LH set by the magnetic field, where at temperature Tp(H), gsi(T) = LH. Thus, in sufficiently homogeneous samples and nonzero H the transition from the superconducting to the normal state turns out to be smooth and the appropriately scaled magnetization data fall near Tp(H) on a universal curve. Consistent with the generic behavior of optimally doped cuprates we also show that the pressure effect on Tc is negligibly small, while the negative value of the relative volume change mirrors that of the ansisotropy.

Temperature and magnetic field dependent tunneling spectroscopy of PtIr/Sr$_{0.9}$La$_{0.1}$CuO$_2$ point contact

Low barrier quasiparticle tunneling spectroscopy on Sr$_{0.9}$La$_{0.1}$CuO$_2$ has been studied with PtIr/Sr$_{0.9}$La$_{0.1}$CuO$_2$ point contacts at various temperatures and magnetic fields. No zero-bias conductance peaks are observed. By fitting tunneling conductance to Blonder-Tinkham-Klapwijk theory, the temperature dependent s-wave superconducting gaps are obtained. The present results exclude the possibility of d-wave symmetry for the pair gap in Sr$_{0.9}$La$_{0.1}$CuO$_2$, and do not support the conventional phonon mediated pairing in this system either.

X-ray absorption and optical spectroscopy studies of (Mg$_{1-x}$Al$_x$)B$_2$

X-ray absorption spectroscopy and optical reflectance measurements have been carried out to elucidate the evolution of the electronic structure in (Mg$_{1-x}$Al$_{x}$)B$_{2}$ for $\emph{x}$ = 0.0,0.1, 0.2, 0.3, and 0.4. The important role of B 2$\emph{p}$ $σ$ hole states to superconductivity has been identified, and the decrease in the hole carrier number is $\emph{quantitatively}$ determined. The rate of the decrease in the hole concentration agree well with the theoretical calculations. On the other hand,while the evolution of the electronic structure is gradual through the doping range, $T_c$ suppression is most significant at $\emph{x}$ = 0.4. These results suggest that the superstructure in (Mg$_{1-x}$Al$_{x}$)B$_{2}$, in addition to the $σ$ holes, can affect the lattice dynamics and contributes to the $T_c$ suppression effect. Other possible explanations like the topological change of the $σ$ band Fermi surface are also discussed.

Surface Contribution to the Superconducting Properties of MgB2 Single Crystals

We demonstrate direct evidence of possible surface superconductivity on small, well-shaped MgB2 single crystals. Transport measurements in the range H < 1.6 Hc2^c, where Hc2^c is the bulk upper critical field for the c axis, show non-Ohmic and strongly angular dependent resistivity. Studies of the alignment of H with selected crystal surfaces, transport and specific heat measurements on the same crystal, and a physical sculpturing of the crystal surfaces using a focused ion beam all support the conclusion. Similar, albeit less pronounced results are obtained for fields in the basal plane.

Bulk Evidence for s-Wave Pairing Symmetry in the n-Type Infinite-Layer Cuprate $Sr_{0.9}La_{0.1}CuO_{2}$

Low temperature specific heat of the electron-doped (n-type) infinite-layer cuprate $Sr_{0.9}La_{0.1}CuO_{2}$ has been measured. The quasiparticle density of states (DOS) in the mixed state is found to be consistent with the feature of the s-wave pairing symmetry, agreeing very well with the earlier tunnelling measurement, but being contrary to the d-wave symmetry well confirmed for the hole-doped (p-type) cuprates. Our results indicate that the electronic DOS are mainly contributed by the vortex cores in the present sample being contrast to the p-type cuprates in which the vortex cores are abnormal and contribute very limited low energy DOS as evidenced by many means.

Fluctuation Study of the Specific Heat of MgB2

The specific heat of polycrystalline Mg$^{11}$B$_{2}$ has been measured with high resolution ac calorimetry from 5 to 45 K at constant magnetic fields. The excess specific heat above T$_{c}$ is discussed in terms of Gaussian fluctuations and suggests that Mg$^{11}$B$_{2}$ is a bulk superconductor with Ginzburg-Landau coherence length $ξ_{0}=26$ Å. The transition-width broadening in field is treated in terms of lowest-Landau-level (LLL) fluctuations. That analysis requires that $ξ_{0}=20$ Å. The underestimate of the coherence length in field, along with deviations from 3D LLL predictions, suggest that there is an influence from the anisotropy of B$_{c2}$ between the c-axis and the a-b plane.

Anisotropy of the Upper Critical Field and Critical Current in Single Crystal MgB$_2$

We report on specific heat, high magnetic field transport and $ac-$susceptibility measurements on magnesium diboride single crystals. The upper critical field $H_{c2}$ for magnetic fields perpendicular and parallel to the Mg and B planes is presented for the first time in the entire temperature range. A very different temperature dependence has been observed in the two directions which yields to a temperature dependent anisotropy with $Γ\sim$ 5 at low temperatures and about 2 near $T_c$. A peak effect is observed in susceptibility measurements for $H \sim $2 T parallel to the $c-$axis and the critical current density presnts a sharp maximum for $H$ parallel to the ab-plane.

Scanning Tunneling Spectroscopic Studies of Cuprate Superconductors

Quasiparticle tunneling spectra of both hole-doped (p-type) and electron-doped (n-type) cuprates are studied using a low-temperature scanning tunneling microscope. The results reveal that neither the pairing symmetry nor the pseudogap phenomenon is universal among all cuprates, and that the response of n-type cuprates to quantum impurities is drastically different from that of the p-type cuprates. The only ubiquitous features among all cuprates appear to be the strong electronic correlation and the nearest-neighbor antiferromagnetic Cu^{2+}-Cu^{2+} coupling in the CuO_2 planes.

Effects of unreacted Mg impurities on the transport properties of MgB2

We synthesized polycrystalline MgB2 from a stoichiometric mixture of Mg and the 11 B isotope under different conditions. All the samples showed bulk superconductivity with Tc = 38~39 K. The samples containing the least amount of unreacted Mg showed the highest Tc and the sharpest transition width (Delta_Tc). A residual resistivity ratio (RRR) of ~ 5.8, and a magnetoresistance (MR), at 40 K, of 12% were obtained for these samples. Moreover, there was no upturn of resistivity in a low temperature region at 10 Tesla. The samples containing appreciable amounts of unreacted Mg showed quite different behaviors; the values of Delta_Tc, RRR, and MR were much larger. An upturn appeared in resistivity of the samples below about 50 K at 10 T and is thought to be due to the unreacted Mg.

Strongly correlated s-wave pairing in the n-type infinite-layer cuprate

Quasiparticle tunneling spectra of the electron-doped (n-type) infinite-layer cuprate Sr_{0.9}La_{0.1}CuO_2 reveal characteristics that counter a number of common phenomena in the hole-doped (p-type) cuprates. The optimally doped Sr_{0.9}La_{0.1}CuO_2 with T_c = 43 K exhibits a momentum-independent superconducting gap Δ= 13.0 +- 1.0 meV that substantially exceeds the BCS value, and the spectral characteristics indicate insignificant quasiparticle damping by spin fluctuations and the absence of pseudogap. The response to quantum impurities in the Cu-sites also differs fundamentally from that of the p-type cuprates with d_{x^2-y^2}-wave pairing symmetry.

Superconducting Transition and Phase Diagram of Single Crystal MgB2

The superconducting phase diagram of MgB2 was determined from magnetization, magneto-transport and the first single-crystal specific heat measurements. A zero-temperature in-plane coherence length of 8 nm is determined. The superconducting anisotropy increases from a value around 2 near Tc to above 4.5 at 22 K. For H||c a pronounced peak effect in the critical current occurs at the upper critical field. Evidence for a surface superconducting state is presented for H||c which might account for the wide spread in reported values of the anisotropy.

Microstructure and pinning properties of hexagonal-disc shaped single crystalline MgB2

We synthesized hexagonal-disc-shaped MgB2 single crystals under high-pressure conditions and analyzed the microstructure and pinning properties. The lattice constants and the Laue pattern of the crystals from X-ray micro-diffraction showed the crystal symmetry of MgB2. A thorough crystallographic mapping within a single crystal showed that the edge and c-axis of hexagonal-disc shape exactly matched the (10-10) and the (0001) directions of the MgB2 phase. Thus, these well-shaped single crystals may be the best candidates for studying the direction dependences of the physical properties. The magnetization curve and the magnetic hysteresis for these single crystals showed the existence of a wide reversible region and weak pinning properties, which supported our single crystals being very clean.

Gap Anisotropy, Spin Fluctuations and Normal-State Properties of the Electron Doped Superconductor Sr0.9La0.1CuO2

We report the results from a thermopower and a Cu nuclear magnetic resonance (NMR) study of the infinite CuO2 layer electron doped high temperature superconducting cuprate (HTSC), Sr0.9La0.1CuO2. We find that the temperature dependence of the thermopower, S(T), is different from that observed in the hole doped HTSC. In particular, we find that dS(T)/dT is positive above ~120 K. However, we show that S(T) can still be described by the same model developed for the hole doped HTSC and hence S(T) is not anomalous and does not imply phonon mediated pairing as has previously been suggested. The Cu NMR data reveal a Knight shift and spin lattice relaxation rate below Tc that are inconsistent with isotropic s-wave pairing. The Cu spin lattice relaxation rate in the normal state, however, is Curie-Weiss like and is comparable to that of the optimally and overdoped hole doped HTSC, La2-xSrxCuO4. The magnitude of the Knight shift indicates that the density of states at the Fermi level is anomalously small when compared with the hole doped HTSC with the same Tc, indicating that the size of the density of states at the Fermi level is of little importance in the HTSC. We find no evidence of the normal state pseudogap that is observed in the hole doped HTSC and which was recently reported to exist in the electron doped HTSC, Nd1.85Ce0.15CuO4, from infrared reflectance measurements.

Spectroscopic Evidence for Anisotropic S-Wave Pairing Symmetry in MgB2

Scanning tunneling spectroscopy of superconducting MgB$_2$ ($T_c = 39$ K) were studied on high-density pellets and c-axis oriented films. The sample surfaces were chemically etched to remove surface carbonates and hydroxides, and the data were compared with calculated spectra for all symmetry-allowed pairing channels. The pairing potential ($Δ_k$) is best described by an anisotropic s-wave pairing model, with $Δ_k = Δ_{xy} \sin ^2 θ_k + Δ_z \cos ^2 θ_k$, where $θ_k$ is the angle relative to the crystalline c-axis, $Δ_z \sim 8.0$ meV, and $Δ_{xy} \sim 5.0$ meV.
