Spatial imaging of the spin Hall effect and current-induced polarization in two-dimensional electron gases

Spin-orbit coupling in semiconductors relates the spin of an electron to its momentum and provides a pathway for electrically initializing and manipulating electron spins for applications in spintronics and spin-based quantum information processing. This coupling can be regulated with quantum confinement in semiconductor heterostructures through band structure engineering. Here we investigate the spin Hall effect and current-induced spin polarization in a two-dimensional electron gas confined in (110) AlGaAs quantum wells using Kerr rotation microscopy. In contrast to previous measurements, the spin Hall profile exhibits complex structure, and the current-induced spin polarization is out-of-plane. The experiments map the strong dependence of the current-induced spin polarization to the crystal axis along which the electric field is applied, reflecting the anisotropy of the spin-orbit interaction. These results reveal opportunities for tuning a spin source using quantum confinement and device engineering in non-magnetic materials.

Fabrication and Characterization of Modulation-Doped ZnSe/(Zn,Cd)Se (110) Quantum Wells: A New System for Spin Coherence Studies

We describe the growth of modulation-doped ZnSe/(Zn,Cd)Se quantum wells on (110) GaAs substrates. Unlike the well-known protocol for the epitaxy of ZnSe-based quantum structures on (001) GaAs, we find that the fabrication of quantum well structures on (110) GaAs requires significantly different growth conditions and sample architecture. We use magnetotransport measurements to confirm the formation of a two-dimensional electron gas in these samples, and then measure transverse electron spin relaxation times using time-resolved Faraday rotation. In contrast to expectations based upon known spin relaxation mechanisms, we find surprisingly little difference between the spin lifetimes in these (110)-oriented samples in comparison with (100)-oriented control samples.

Magnetoresistance Anomalies in (Ga,Mn)As Epilayers with Perpendicular Magnetic Anisotropy

We report the observation of anomalies in the longitudinal magnetoresistance of tensile-strained (Ga,Mn)As epilayers with perpendicular magnetic anisotropy. Magnetoresistance measurements carried out in the planar geometry (magnetic field parallel to the current density) reveal "spikes" that are antisymmetric with respect to the direction of the magnetic field. These anomalies always occur during magnetization reversal, as indicated by a simultaneous change in sign of the anomalous Hall effect. The data suggest that the antisymmetric anomalies originate in anomalous Hall effect contributions to the longitudinal resistance when domain walls are located between the voltage probes. This interpretation is reinforced by carrying out angular sweeps of $\vec{H}$, revealing an antisymmetric dependence on the helicity of the field sweep.

Electrical initialization and manipulation of electron spins in an L-shaped strained n-InGaAs channel

An L-shaped strained n-InGaAs channel is used to polarize and subsequently rotate electron spins solely by means of electric fields. Precession of electrically-excited spins in the absence of applied magnetic fields is directly observed by Kerr rotation microscopy. In addition, in-plane and out-of-plane components of the spin polarization in the channel are simultaneously imaged.

Room temperature spin coherence in ZnO

Time-resolved optical techniques are used to explore electron spin dynamics in bulk and epilayer samples of n-type ZnO as a function of temperature and magnetic field. The bulk sample yields a spin coherence time T2* of 20 ns at T = 30 K. Epilayer samples, grown by pulsed laser deposition, show a maximum T2* of 2 ns at T = 10 K, with spin precession persisting up to T = 280 K.

Antiferromagnetic s-d exchange coupling in GaMnAs

Measurements of coherent electron spin dynamics in Ga(1-x)Mn(x)As/Al(0.4)Ga(0.6)As quantum wells with 0.0006% < x < 0.03% show an antiferromagnetic (negative) exchange bewteen s-like conduction band electrons and electrons localized in the d-shell of the Mn2+ impurities. The magnitude of the s-d exchange parameter, N0 alpha, varies as a function of well width indicative of a large and negative contribution due to kinetic exchange. In the limit of no quantum confinement, N0 alpha extrapolates to -0.09 +/- 0.03 eV indicating that antiferromagnetic s-d exchange is a bulk property of GaMnAs. Measurements of the polarization-resolved photoluminescence show strong discrepancy from a simple model of the exchange enhanced Zeeman splitting, indicative of additional complexity in the exchange split valence band.

High-field optically detected nuclear magnetic resonance in GaAs

A method for high-field optically detected nuclear magnetic resonance (ODNMR) is developed sensitive to 10**8 nuclei. Nuclear spin transitions are induced using a radio frequency coil and detected through Faraday rotation spectroscopy. Unlike conventional ODNMR, which is limited to low fields and relies on the measurement of time-averaged luminescence polarization, this technique monitors nuclear polarization through time-resolved measurements of electron spin dynamics. Measurements in a (110) GaAs quantum well reveal Ga-69, Ga-71, and As-75 resonances and their quadrupolar splittings while resolving changes in nuclear polarization of 0.02%.

Static and Dynamic Spectroscopy of (Al,Ga)As/GaAs Microdisk Lasers with Interface Fluctuation Quantum Dots

We have studied the steady state and dynamic optical properties of semiconductor microdisk lasers whose active region contains interface fluctuation quantum dots in GaAs/(Ga,Al)As quantum wells. Steady-state measurements of the stimulated emission via whispering gallery modes yield a quality factor $Q \sim 5600$ and a coupling constant $β\sim 0.09$. The broad gain spectrum produces mode hopping between spectrally adjacent whispering gallery modes as a function of temperature and excitation power. Time- and energy-resolved photoluminescence measurements show that the emission rise and decay rates increase significantly with excitation power. Marked differences are observed between the radiative decay rates in processed and unprocessed samples.

Electron spin interferometry using a semiconductor ring structure

A ring structure fabricated from GaAs is used to achieve interference of the net spin polarization of conduction band electrons. Optically polarized spins are split into two packets by passing through two arms of the ring in the diffusive transport regime. Optical pumping with circularly polarized light on one arm establishes dynamic nuclear polarization which acts as a local effective magnetic field on electron spins due to the hyperfine interaction. This local field causes one spin packet to precess faster than the other, thereby controlling the spin interference when the two packets are combined.

Optoelectronic control of spin dynamics at near-THz frequencies in magnetically doped quantum wells

We use time-resolved Kerr rotation to demonstrate the optical and electronic tuning of both the electronic and local moment (Mn) spin dynamics in electrically gated parabolic quantum wells derived from II-VI diluted magnetic semiconductors. By changing either the electrical bias or the laser energy, the electron spin precession frequency is varied from 0.1 to 0.8 THz at a magnetic field of 3 T and at a temperature of 5 K. The corresponding range of the electrically-tuned effective electron g-factor is an order of magnitude larger compared with similar nonmagnetic III-V parabolic quantum wells. Additionally, we demonstrate that such structures allow electrical modulation of local moment dynamics in the solid state, which is manifested as changes in the amplitude and lifetime of the Mn spin precession signal under electrical bias. The large variation of electron and Mn-ion spin dynamics is explained by changes in magnitude of the sp−d exchange overlap.

Molecular spintronics: Coherent spin transfer in coupled quantum dots

Time-resolved Faraday rotation has recently demonstrated coherent transfer of electron spin between quantum dots coupled by conjugated molecules. Using a transfer Hamiltonian ansatz for the coupled quantum dots, we calculate the Faraday rotation signal as a function of the probe frequency in a pump-probe setup using neutral quantum dots. Additionally, we study the signal of one spin-polarized excess electron in the coupled dots. We show that, in both cases, the Faraday rotation angle is determined by the spin transfer probabilities and the Heisenberg spin exchange energy. By comparison of our results with experimental data, we find that the transfer matrix element for electrons in the conduction band is of order 0.08 eV and the spin transfer probabilities are of order 10%.

Control of Electron Spin Coherence Using Landau Level Quantization in a Two-Dimensional Electron Gas

Time-resolved optical measurements of electron spin dynamics in modulation doped InGaAs quantum wells are used to explore electron spin coherence times and spin precession frequencies in a regime where an out of plane magnetic field quantizes the states of a two-dimensional electron gas into Landau levels. Oscillatory features in the transverse spin coherence time and effective g-factor as a function of applied magnetic field exhibit a correspondence with Shubnikov-de Haas oscillations, illustrating a coupling between spin and orbital eigenstates. We present a theoretical model in which inhomogeneous dephasing due to the population of different Landau levels limits the spin coherence time and captures the essential experimental results.

Teleportation of electronic many-qubit states via single photons

We propose a teleportation scheme that relies only on single-photon measurements and Faraday rotation, for teleportation of many-qubit entangled states stored in the electron spins of a quantum dot system. The interaction between a photon and the two electron spins, via Faraday rotation in microcavities, establishes Greenberger-Horne-Zeilinger entanglement in the spin-photon-spin system. The appropriate single-qubit measurements, and the communication of two classical bits, produce teleportation. This scheme provides the essential link between spintronic and photonic quantum information devices by permitting quantum information to be exchanged between them.

Spin transfer and coherence in coupled quantum wells

Spin dynamics of optically excited electrons confined in asymmetric coupled quantum wells are investigated through time resolved Faraday rotation experiments. The inter-well coupling is shown to depend on applied electric field and barrier thickness. We observe three coupling regimes: independent spin precession in isolated quantum wells, incoherent spin transfer between single-well states, and coherent spin transfer in a highly coupled system. Relative values of the inter-well tunneling time, the electron spin lifetime, and the Larmor precession period appear to govern this behavior.

Optical Detection of Single-Electron Spin Decoherence in a Quantum Dot

We propose a method based on optically detected magnetic resonance (ODMR) to measure the decoherence time $T_{2}$ of a single electron spin in a semiconductor quantum dot. The electron spin resonance (ESR) of a single excess electron on a quantum dot is probed by circularly polarized laser excitation. Due to Pauli blocking, optical excitation is only possible for one of the electron-spin states. The photoluminescence is modulated due to the ESR which enables the measurement of electron spin decoherence. We study different possible schemes for such an ODMR setup.

Ellipsometric study of the Electronic Structure of GaMnAs and LT-GaAs

We have measured the optical constants of GaMnAs from 0.62 eV to 6 eV, using spectroscopic ellipsometry. The second derivatives of the dielectric function are examined through a critical point analysis. The E1 critical point shifts to higher energies with increased doping of Mn, while all other critical points appear unaffected. The evolution of the critical points results from the interplay between band gap renormalization from ionized impurities and sp-d hybridization of the Mn induced impurity band and GaAs valence and conductions bands.

Optically-patterned nuclear doughnuts in GaAs/MnAs heterostructures

We demonstrate a scheme for optically patterning nuclear spin polarization in semiconductor/ferromagnet heterostructures. A scanning time-resolved Kerr rotation microscope is used to image the nuclear spin polarization that results when GaAs/MnAs epilayers are illuminated with a focused laser having a Gaussian profile. Rather than tracking the intensity profile of the laser spot, these images reveal that the nuclear polarization forms an annular lateral structure having circular symmetry with a dip rather than a peak at its center.

Pinning a Domain Wall in (Ga,Mn)As with Focused Ion Beam Lithography

We utilize a focused beam of Ga+ ions to define magnetization pinning sites in a ferromagnetic epilayer of (Ga,Mn)As. The nonmagnetic defects locally increase the magneto-crystalline anisotropy energies, by which a domain wall is pinned at a given position. We demonstrate techniques for manipulating domain walls at these pinning sites as probed with the giant planar Hall effect (GPHE). By varying the magnetic field angle relative to the crystal axes, an upper limit is placed on the local effective anisotropy energy.
