Valley-Orbit Photocurrents in (111)-oriented Si-MOSFETs

We demonstrate the injection of pure valley-orbit currents in multi-valley semiconductors and present the theory of this effect. We studied photo-induced transport in $n$-doped (111)-oriented silicon metal-oxide-semiconductor field effect transistors at room temperature. By shining circularly polarized light on exact oriented structures with six equivalent valleys, non-zero electron fluxes within each valley are generated, which compensate each other and do not yield a net electric current. By disturbing the balance between the valley fluxes, in this work by applying linearly polarized radiation as well as by introducing a nonequivalence of the valleys by disorientation, we approve that the pure valley currents can be converted into a measurable electric current.

Optical orientation and spin-dependent recombination in GaAsN alloys under continuous-wave pumping

We present a systematic theoretical study of spin-dependent recombination and its effect on optical orientation of photoelectron spins in semiconductors with deep paramagnetic centers. For this aim we generalize the Shockley-Read theory of recombination of electrons and holes through the deep centers with allowance for optically-induced spin polarization of free and bound electrons. Starting from consideration of defects with three charge states we turn to the two-charge-state model possessing nine parameters and show that it is compatible with available experimental data on undoped GaAsN alloys. In the weak- and strong-pumping limits, we derive simple analytic equations which are useful in prediction and interpretation of experimental results. Experimental and theoretical dependencies of the spin-dependent-recombination ratio and degree of photoluminescence circular polarization on the pumping intensity and the transverse magnetic field are compared and discussed.

Circular ac Hall Effect

We report the observation of the circular ac Hall effect where the current is solely driven by the crossed ac electric and magnetic fields of circularly polarized radiation. Illuminating an unbiased monolayer sheet of graphene with circularly polarized terahertz radiation at room temperature generates - under oblique incidence - an electric current perpendicular to the plane of incidence, whose sign is reversed by switching the radiation helicity. Alike the classical dc Hall effect, the voltage is caused by crossed electric and magnetic fields which are however rotating with the light's frequency.

Photon helicity driven electric currents in graphene

We report on the observation of photon helicity driven currents in graphene. The directed net electric current is generated in single layer graphene by circularly polarized terahertz laser radiation at normal as well as at oblique incidence and changes its sign upon reversing the radiation helicity. The phenomenological and microscopic theories of the observed photocurrents are developed. We demonstrate that under oblique incidence the current is caused by the circular photon drag effect in the interior of graphene sheet. By contrast, the effect at normal incidence stems from the sample edges, which reduce the symmetry and result in an asymmetric scattering of carriers driven by the radiation field. Besides a photon helicity dependent current we also observe photocurrents in response to linearly polarized radiation. The microscopic mechanisms governing this effect are discussed.

Pump-Probe Faraday Rotation and Ellipticity in an Ensemble of Singly Charged Quantum Dots

A description of spin Faraday rotation, Kerr rotation and ellipticity signals for single- and multi-layer ensembles of singly charged quantum dots (QDs) is developed. The microscopic theory considers both the single pump-pulse excitation and the effect of a train of such pulses, which in the case of long resident-electron spin coherence time leads to a stationary distribution of the electron spin polarization. The calculations performed for single-color and two-color pump-probe setups show that the three experimental techniques: Faraday rotation, Kerr rotation and ellipticity measurements provide complementary information about an inhomogeneous ensemble of QDs. The microscopic theory developed for a three-dimensional ensemble of QDs is shown to agree with the phenomenological description of these effects. The typical time-dependent traces of pump-probe Faraday rotation, Kerr rotation and ellipticity signals are calculated for various experimental conditions.

Electron-electron scattering effect on spin relaxation in multi-valley nanostructures

We develop a theory of effects of electron-electron collisions on the Dyakonov-Perel' spin relaxation in multi-valley quantum wells. It is shown that the electron-electron scattering rate which governs the spin relaxation is different from that in a single-valley system. The theory is applied to Si/SiGe (001)-grown quantum wells where two valleys are simultaneously populated by free carriers. The dependences of the spin relaxation rate on temperature, electron concentration and valley-orbit splitting are calculated and discussed. We demonstrate that in a wide range of temperatures the electron-electron collisions can govern spin relaxation in high-quality Si/SiGe quantum wells.

Resonant Photonic Quasicrystalline and Aperiodic Structures

We have theoretically studied propagation of exciton-polaritons in deterministic aperiodic multiple-quantum-well structures, particularly, in the Fibonacci and Thue-Morse chains. The attention is concentrated on the structures tuned to the resonant Bragg condition with two-dimensional quantum-well exciton. The superradiant or photonic-quasicrystal regimes are realized in these structures depending on the number of the wells. The developed theory based on the two-wave approximation allows one to describe analytically the exact transfer-matrix computations for transmittance and reflectance spectra in the whole frequency range except for a narrow region near the exciton resonance. In this region the optical spectra and the exciton-polariton dispersion demonstrate scaling invariance and self-similarity which can be interpreted in terms of the ``band-edge'' cycle of the trace map, in the case of Fibonacci structures, and in terms of zero reflection frequencies, in the case of Thue-Morse structures.

Nonlinear magneto-gyrotropic photogalvanic effect

We report on the observation of nonlinear magneto-gyrotropic photogalvanic effect in HgTe/HgCdTe quantum wells. The interband absorption of mid-infrared radiation as well as the intrasubband absorption of terahertz radiation in the heterostructures is shown to cause a dc electric current in the presence of an in-plane magnetic field. A cubic in magnetic field component of the photocurrent is observed in quantum wells with the inverted band structure only. The experimental data are discussed in terms of both the phenomenological theory and microscopic models.

Semiclassical theory of the photogalvanic effect in non-centrosymmetric systems

We develop a semiclassical theory of nonlinear transport and the photogalvanic effect in non-centrosymmetric media. We show that terms in semiclassical kinetic equations for electron motion which are associated with the Berry curvature and side jumps give rise to a dc current quadratic in the amplitude of the ac electric field. We demonstrate that the circular photogalvanic effect is governed by these terms in contrast to the linear photogalvanic effect and nonlinear I-V characteristics which are governed mainly by the skew scattering mechanism. In addition, the Berry curvature contribution to the magnetic-field induced photogalvanic effect is calculated.

Ratchet effects induced by terahertz radiation in heterostructures with a lateral periodic potential

We report on the observation of terahertz radiation induced photogalvanic currents in semiconductor heterostructures with one-dimensional lateral periodic potential. The potential is produced by etching a grating into the sample surface. The electric current response is well described by phenomenological theory including both the circular and linear photogalvanic effects. Experimental data demonstrate that the inversion asymmetry of the periodic lateral pattern can be varied by means of electron beam lithography to produce classical lateral ratchets. A novel microscopical mechanism for the polarization-dependent photogalvanic effects has been proposed to interpret the experimental findings. The photocurrent generation is based on the combined action of the lateral periodic potential and the modulated in-plane pumping. The latter modulation stems from near-field effects of the radiation propagating through the grating.

The sign of electron g-factor in GaAs(1-x)N(x) measured by using the Hanle effect

Positive signs of the effective g-factors for free electrons in the conduction band and electrons localized on deep paramagnetic centers have been measured in nitrogen dilute alloy GaAs{0.979}N{0.021} at room temperature. The g-factor signs have been determined from an asymmetry in the depolarization of edge photoluminescence in a transverse magnetic field (Hanle effect) at the oblique incidence of the exciting radiation and oblique-angle detection of the luminescence. The tilted spin polarization of free electrons is induced under interband absorption of circularly polarized light, and the paramagnetic centers acquire spin polarization because of spin-dependent capture of free spin-polarized electrons by these centers. The measured Hanle curve is a superposition of two lines, narrow and broad, with the widths ~400 G and ~50000 G, arising due to the depolarization of localized and free electrons, respectively. The magnitude and direction of the asymmetry in the measured Hanle curve have been found to depend on the partial contributions to the photoluminecsence from the heavy- and light-hole subbands split by a uniaxial deformation of the GaAs{1-x}N{x} film grown on a GaAs substrate. We have extended the theory of optical orientation in order to calculate the excitation spectrum of the photoelectron tilted-spin polarization and the circularly-polarized luminescence spectrum taking into account that, in the strained samples under study, the light-hole subband lies above the heavy-hole one. The results have further been used to calculate the shape of Hanle curve as a function of the excitation and registration energies as well as the incidence and detection angles and to compare the theory with experiment.

Magnetic field effect on polarization and dispersion of exciton-polaritons in planar microcavities

The non-local dielectric response theory is extended to describe oblique reflection of light from quantum wells subjected to the magnetic field. This allows us to calculate the dispersion and polarization of the exciton-polariton modes in semiconductor microcavities in the presence of a magnetic field normal to the plane of the structure. We show that due to the interplay between the exciton Zeeman splitting and TE-TM splitting of the photon modes, four polariton dispersion branches are formed with a polarization gradually changing from circular in the exciton-like part to linear in the photon-like part of each branch. Faraday rotation in quantum microcavities is shown to be strongly enhanced as compared with the rotation in quantum wells.

Quantum ratchet effects induced by terahertz radiation in GaN-based two-dimensional structures

Photogalvanic effects are observed and investigated in wurtzite (0001)-oriented GaN/AlGaN low-dimensional structures excited by terahertz radiation. The structures are shown to represent linear quantum ratchets. Experimental and theoretical analysis exhibits that the observed photocurrents are related to the lack of an inversion center in the GaN-based heterojunctions.

Pure spin photocurrents

The pure spin currents, i.e., the counterflow of particles with opposite spin orientations, can be optically injected in semiconductors. Here, we develop a phenomenological theory, which describes the polarization dependencies of spin currents excited by linearly polarized light in bulk semiconductors and quantum well structures of various symmetries. We present microscopic descriptions of the pure spin photocurrents for interband optical transitions in undoped quantum wells as well as for direct intersubband and indirect intrasubband (Drude-like) transitions in n-doped quantum well structures. We also demonstrate that pure spin currents can be generated in structures of sufficiently low symmetries by simple electron gas heating. The theoretical results are compared with recent experimental observations.

Electric field effect on electron spin splitting in SiGe/Si quantum wells

Effect of electric field on spin splitting in SiGe quantum wells (QWs) has been studied theoretically. Microscopical calculations of valley and spin splittings are performed in the effective $sp^3d^5s^*$ tight-binding model. The splittings oscillate as a function of the QW width due to inter-valley reflection of the electron wave off the interfaces. In accordance with the symmetry considerations additional electric-field-induced terms appear in the electron spin-dependent Hamiltonian. The oscillations of splitting are suppressed in rather low electric fields. The tight-binding calculations have been analyzed by using the envelope function approach extended to asymmetrical QWs.

Resonant Fibonacci Quantum Well Structures

We propose a resonant one-dimensional quasicrystal, namely, a multiple quantum well (MQW) structure satisfying the Fibonacci-chain rule with the golden ratio between the long and short inter-well distances. The resonant Bragg condition is generalized from the periodic to Fibonacci MQWs. A dispersion equation for exciton-polaritons is derived in the two-wave approximation, the effective allowed and forbidden bands are found. The reflection spectra from the proposed structures are calculated as a function of the well number and detuning from the Bragg condition.

Magneto-gyrotropic photogalvanic effects in GaN/AlGaN two-dimensional systems

The magneto-gyrotropic photogalvanic and spin-galvanic effects are observed in (0001)-oriented GaN/AlGaN heterojunctions excited by terahertz radiation. We show that free-carrier absorption of linearly or circularly polarized terahertz radiation in low-dimensional structures causes an electric photocurrent in the presence of an in-plane magnetic field. Microscopic mechanisms of these photocurrents based on spin-related phenomena are discussed. Properties of the magneto-gyrotropic and spin-galvanic effects specific for hexagonal heterostructures are analyzed.

Low-frequency spectroscopy of superconducting photonic crystals

Transmission, reflection and absorption of electromagnetic radiation and photon dispersion law for 2D photonic crystals with superconducting elements are studied. The calculation of optical properties of photonic crystals is studied by layer-by-layer Korringa-Kohn-Rostoker techniques. The results of numerical calculations performed for an array of superconducting cylinders have been understood in terms of a simple analytical model. The controlling of optical properties of superconducting photonic crystal by temperature and magnetic field is discussed. The variation of superconducting component density with temperature leads, particularly, to significant reduction of the transmission peaks and even to a nonmonotonous behavior of some absorbance peaks.
