Physical properties of highly uniform InGaAs pyramidal quantum dots with GaAs barriers: Fine structure splitting in pre-patterned substrates

InGaAs Quantum Dots embedded in GaAs barriers, grown in inverted tetrahedral recesses of 7 μm edge, have showed interesting characteristics in terms of uniformity and spectral narrowness of the emission. In this paper we present a study on the fine structure splitting (FSS). The investigation of about 40 single quantum dots revealed two main points: (1) the values of this parameter are very similar from dot to dot, proving again the uniformity of Pyramidal QD properties, (2) there is a little chance, in the sample investigated, to find a dot with natural zero splitting, but the values found (the mean being 13 μeV) should always guarantee the capability of restoring the degeneracy with some corrective technique (e.g. application of a small magnetic field).

A novel site-controlled quantum dot system with high uniformity and narrow excitonic emission

We report on the optical properties of a newly developed site-controlled InGaAs Dots in GaAs barriers grown in pre-patterned pyramidal recesses by metalorganic vapour phase epitaxy. The inhomogeneous broadening of excitonic emission from an ensemble of quantum dots is found to be extremely narrow, with a standard deviation of 1.19 meV. A dramatic improvement in the spectral purity of emission lines from individual dots is also reported (18-30 ueV) when compared to the state-of-the-art for site controlled quantum dots.

A site-controlled quantum dot system offering both high uniformity and spectral purity

In this paper we report on the optical properties of site controlled InGaAs dots with GaAs barriers grown in pyramidal recesses by metalorganic vapour phase epitaxy. The inhomogeneous broadening of excitonic emission from an ensemble of quantum dots is found to be unusually narrow, with a standard deviation of 1.19 meV, and spectral purity of emission lines from individual dots is found to be very high (18-30 ueV), in contrast with other site-controlled systems.

Luttinger liquid behavior in weakly disordered quantum wires

We have measured the temperature dependence of the conductance in long V-groove quantum wires (QWRs) fabricated in GaAs/AlGaAs heterostructures. Our data is consistent with recent theories developed within the framework of the Luttinger liquid model, in the limit of weakly disordered wires. We show that for the relatively small amount of disorder in our QWRs, the value of the interaction parameter g is g=0.66, which is the expected value for GaAs. However, samples with a higher level of disorder show conductance with stronger temperature dependence, which does not allow their treatment in the framework of perturbation theory. Trying to fit such data with perturbation-theory models leads inevitably to wrong (lower) values of g.

Coulomb correlations evidenced in the magneto-optical spectra of charged excitons in semiconductor quantum dots

The emission spectral pattern of a charged exciton in a semiconductor quantum dot is composed of a quadruplet of linearly polarized lines in the presence of a magnetic field oriented perpendicularly to the direction of the photon momentum. By measuring the Zeeman splittings, we obtain the effective g factors of the carriers and find that the hole g factor is very sensitive to the QD shape asymmetry. By comparing the effective g factors obtained for the neutral and the charged excitons in the same quantum dot, we uncover the role of Coulomb correlations in these excitonic states.

Enhancement of the Binding Energy of Charged Excitons in Disordered Quantum Wires

Negatively and positively charged excitons are identified in the spatially-resolved photoluminescence spectra of quantum wires. We demonstrate that charged excitons are weakly localized in disordered quantum wires. As a consequence, the enhancement of the "binding energy" of a charged exciton is caused, for a significant part, by the recoil energy transferred to the remaining charged carrier during its radiative recombination. We discover that the Coulomb correlation energy is not the sole origin of the "binding energy", in contrast to charged excitons confined in quantum dots.
