Influence of exciton spin relaxation on the photoluminescence spectra of semimagnetic quantum dots

We present a comprehensive experimental and theoretical studies of photoluminescence of single CdMnTe quantum dots with Mn content x ranging from 0.01 to 0.2. We distinguish three stages of the equilibration of the exciton-Mn ion spin system and show that the intermediate stage, in which the exciton spin is relaxed, while the total equilibrium is not attained, gives rise to a specific asymmetric shape of the photoluminescence spectrum. From an excellent agreement between the measured and calculated spectra we are able to evaluate the exciton localization volume, number of paramagnetic Mn ions, and their temperature for each particular dot. We discuss the values of these parameters and compare them with results of other experiments. Furthermore, we analyze the dependence of average Zeeman shifts and transition linewidths on the Mn content and point out specific processes, which control these values at particular Mn concentrations.

Spin-flip Raman scattering of the neutral and charged excitons confined in a CdTe/(Cd,Mg)Te quantum well

Spin-flip Raman scattering of electrons and heavy-holes is studied for resonant excitation of neutral and charged excitons in a CdTe/Cd$_{0.63}$Mg$_{0.37}$Te quantum well. The spin-flip scattering is characterized by its dependence on the incident and scattered light polarization as well as on the magnetic field strength and orientation. Model schemes of electric-dipole allowed spin-flip Raman processes in the exciton complexes are compared to the experimental observations, from which we find that lowering of the exciton symmetry, time of carrier spin relaxation, and mixing between electron states and, respectively, light- and heavy-hole states play an essential role in the scattering. At the exciton resonance, anisotropic exchange interaction induces heavy-hole spin-flip scattering, while acoustic phonon interaction is mainly responsible for the electron spin-flip. In resonance with the positively and negatively charged excitons, anisotropic electron-hole exchange as well as mixed electron states allow spin-flip scattering. Variations in the resonant excitation energy and lattice temperature demonstrate that localization of resident electrons and holes controls the Raman process probability and is also responsible for symmetry reduction. We show that the intensity of the electron spin-flip scattering is strongly affected by the lifetime of the exciton complex and in tilted magnetic fields by the angular dependence of the anisotropic electron-hole exchange interaction.

Molecular beam epitaxy of high structural quality Bi2Se3 on lattice matched InP(111) substrates

Epitaxial layers of the topological insulator Bi2Se3 have been grown by molecular beam epitaxy on laterally lattice-matched InP(111)B substrates. High resolution X-ray diffraction shows a significant improvement of Bi2Se3 crystal quality compared to layers deposited on other substrates. The measured full width at half maximum of the rocking curve is Delta omega=13 arcsec, and the (omega-2theta) scans exhibit clear layer thickness fringes. Atomic force microscope images show triangular twin domains with sizes increasing with layer thickness. The structural quality of the domains is confirmed on the microscopic level by transmission electron microscopy.

Magnetic field control of photon echo in the electron-trion system: Shuffling of coherences between optically accessible and inaccessible states

We report on magnetic field induced oscillations of the photon echo signal from negatively charged excitons in a CdTe/(Cd,Mg)Te semiconductor quantum well. The oscillatory signal is due to Larmor precession of the electron spin about a transverse magnetic field and depends sensitively on the polarization configuration of the exciting and refocusing pulses. The echo amplitude can be fully tuned from maximum down to zero depending on the time delay between the two pulses and the magnetic field strength. The results are explained in terms of the optical Bloch equations accounting for the spin level structure of electron and trion.

Quantum Hall states under conditions of vanishing Zeeman energy

We report on magneto-transport measurements of a two-dimensional electron gas confined in a Cd$_{0.997}$Mn$_{0.003}$Te quantum well structure under conditions of vanishing Zeeman energy. The electron Zeeman energy has been tuned via the $s-d$ exchange interaction in order to probe different quantum Hall states associated with metallic and insulating phases. We have observed that reducing Zeeman energy to zero does not necessary imply the disappearing of quantum Hall states, i.e. a closing of the spin gap. The spin gap value under vanishing Zeeman energy conditions is shown to be dependent on the filling factor. Numerical simulations support a qualitative description of the experimental data presented in terms of a crossing or an avoided-crossing of spin split Landau levels with same orbital quantum number $N$.

Spin polarized electric currents in semiconductor heterostructures induced by microwave radiation

We report on microwave (mw) radiation induced electric currents in (Cd,Mn)Te/(Cd,Mg)Te and InAs/(In,Ga)As quantum wells subjected to an external in-plane magnetic field. The current generation is attributed to the spin-dependent energy relaxation of electrons heated by mw radiation. The relaxation produces equal and oppositely directed electron flows in the spin-up and spin-down subbands yielding a pure spin current. The Zeeman splitting of the subbands in the magnetic field leads to the conversion of the spin flow into a spin-polarized electric current.

Brightening of dark excitons in a single quantum dot containing a single magnetic ion

A promising method to investigate dark exciton transitions in quantum dots is presented. The optical recombination of the dark exciton is allowed when the exciton state is coupled with an individual magnetic impurity (manganese ion). It is shown that the efficient radiative recombination is possible when the exchange interaction with the magnetic ion is accompanied by a mixing of the heavy-light hole states related to an in-plane anisotropy of the quantum dot. It is also shown that the dark exciton recombination is an efficient channel of manganese spin orientation.

Fractional quantum Hall effect in CdTe

The fractional quantum Hall (FQH) effect is reported in a high mobility CdTe quantum well at mK temperatures. Fully-developed FQH states are observed at filling factor 4/3 and 5/3 and are found to be both spin-polarized ground state for which the lowest energy excitation is not a spin-flip. This can be accounted for by the relatively high intrinsic Zeeman energy in this single valley 2D electron gas. FQH minima are also observed in the first excited (N=1) Landau level at filling factor 7/3 and 8/3 for intermediate temperatures.

Spin diffusion in the Mn2+ ion system of II-VI diluted magnetic semiconductor heterostructures

The magnetization dynamics in diluted magnetic semiconductor heterostructures based on (Zn,Mn)Se and (Cd,Mn)Te has been studied experimentally by optical methods and simulated numerically. In the samples with nonhomogeneous magnetic ion distribution this dynamics is contributed by spin-lattice relaxation and spin diffusion in the Mn spin system. The spin diffusion coefficient of 7x10^(-8) cm^2/s has been evaluated for Zn(0.99)Mn(0.01)Se from comparison of experimental and numerical results. Calculations of the giant Zeeman splitting of the exciton states and the magnetization dynamics in the ordered alloys and parabolic quantum wells fabricated by the digital growth technique show perfect agreement with the experimental data. In both structure types the spin diffusion has an essential contribution to the magnetization dynamics.

Enhancement of the spin-gap in fully occupied two-dimensional Landau levels

Polarization-resolved magneto-luminescence, together with simultaneous magneto-transport measurements, have been performed on a two-dimensional electron gas (2DEG) confined in CdTe quantum well in order to determine the spin-splitting of fully occupied electronic Landau levels, as a function of the magnetic field (arbitrary Landau level filling factors) and temperature. The spin splitting, extracted from the energy separation of the σ+ and σ- transitions, is composed of the ordinary Zeeman term and a many-body contribution which is shown to be driven by the spin-polarization of the 2DEG. It is argued that both these contributions result in a simple, rigid shift of Landau level ladders with opposite spins.

Optical control of electron spin coherence in CdTe/(Cd,Mg)Te quantum wells

Optical control of the spin coherence of quantum well electrons by short laser pulses with circular or linear polarization is studied experimentally and theoretically. For that purpose the coherent electron spin dynamics in a n-doped CdTe/(Cd,Mg)Te quantum well structure was measured by time-resolved pump-probe Kerr rotation, using resonant excitation of the negatively charged exciton (trion) state. The amplitude and phase shifts of the electron spin beat signal in an external magnetic field, that are induced by laser control pulses, depend on the pump-control delay and polarization of the control relative to the pump pulse. Additive and non-additive contributions to pump-induced signal due to the control are isolated experimentally. These contributions can be well described in the framework of a two-level model for the optical excitation of the resident electron to the trion.

Spin currents in diluted magnetic semiconductors (extended version)

Spin currents resulting in the zero-bias spin separation have been observed in unbiased diluted magnetic semiconductor structures (Cd,Mn)Te/(Cd,Mg)Te. The pure spin current generated due to the electron gas heating by terahertz radiation is converted into a net electric current by application of an external magnetic field. We demonstrate that polarization of the magnetic ion system enhances drastically the conversion due to the spin-dependent scattering by localized Mn(2+) ions and the giant Zeeman splitting.

Optical manipulation of a single Mn spin in a CdTe-based quantum dot

A system of two coupled CdTe quantum dots, one of them containing a single Mn ion, was studied in continuous wave and modulated photoluminescence, photoluminescence excitation, and photon correlation experiments. Optical writing of information in the spin state of the Mn ion has been demonstrated, using orientation of the Mn spin by spin-polarized carriers transferred from the neighbor quantum dot. Mn spin orientation time values from 20 ns to 100 ns were measured, depending on the excitation power. Storage time of the information in the Mn spin was found to be enhanced by application of a static magnetic field of 1 T, reaching hundreds of microseconds in the dark. Simple rate equation models were found to describe correctly static and dynamical properties of the system.

Mapping of quantum well eigenstates with semimagnetic probes

We present results of transmission measurements on CdTe quantum wells with thin semimagnetic CdMnTe probe layers embedded in various positions along the growth axis. The presence of the probes allow us to map the probability density functions by two independent methods: analyzing the exciton energy position and the exciton Zeeman splitting. We apply both approaches to map the first three quantum well eigenstates and we find that both of them yield equally accurate results.

Inversion of the spin polarization of localized electrons driven by dark excitons

The creation of free excitons by absorption of circularly polarized photons, and their subsequent fast capture by donors, is at the origin of the spin polarization of donor-bound electrons. The sign of the electronic spin polarization at low density of excitation is, as expected, fixed by the helicity of the exciting light; but at high density of excitation we show that the spin polarization is of the opposite sign. This striking inversion is explained, here, by the contribution of dark excitons to mechanisms of spin polarization of localized electrons.

Signature of the Overhauser field on the coherent spin dynamics of donor-bound electron in a single CdTe quantum well

We have studied the coherent spin dynamics in an oblique magnetic field of electrons localized on donors and placed in the middle of a single CdTe quantum well, by using a time-resolved optical technique: the photo-induced Faraday rotation. We showed that this dynamics is affected by a weak Overhauser field created via the hyperfine interaction of optically spin-polarized donor-bound electrons with the surrounding nuclear isotopes carrying non-zero spins. We have measured this nuclear field, which is on the order of a few mT and can reach a maximum experimental value of 9.4 mT. This value represents 13 % of the maximal nuclear polarization, and corresponds also to 13 % of maximal electronic polarization.

Spin coherence of a two-dimensional electron gas induced by resonant excitation of trions and excitons in CdTe/(Cd,Mg)Te quantum wells

The mechanisms for generation of long-lived spin coherence in a two-dimensional electron gas (2DEG) have been studied experimentally by means of a picosecond pump-probe Kerr rotation technique. CdTe/(Cd,Mg)Te quantum wells with a diluted 2DEG were investigated. The strong Coulomb interaction between electrons and holes, which results in large binding energies of neutral excitons and negatively charged excitons (trions), allows one to address selectively the exciton or trion states by resonant optical excitation. Different scenarios of spin coherence generation were analyzed theoretically, among them the direct trion photocreation, the formation of trions from photogenerated excitons and the electron-exciton exchange scattering. Good agreement between experiment and theory is found.

Temperature Effects on Exciton and Trion States in CdTe Quantum Well Structures

We study the temperature-dependent modifications of trion and exciton photoluminescence (PL) spectra in modulation-doped CdTe/CdMgTe quantum wells in high magnetic field. We find that, in magnetic field, the temperature-dependent redistribution of exciton and trion PL intensities is opposite to that expected from a simple Boltzmann distribution model. Solving a system of rate equations that describe the exciton-trion energy levels, we calculate the temperature dependence of the exciton and trion PL intensities. The calculations show good agreement with the experimental data.
